GaN 나노선이 자라면 다시 자성금속을(82) 첨가하고 최종적으로 도 8의 좌측 그림과 같이 자성반도체/반도체/자성반도체의 이종조절 반도체 나노선을(hetero-modulation nano wire) 동시합성법 (in-situ)으로 만들 수 있다. 동시합성한 나노선위에 스핀트랜지스터를 (도 8 우측) 만들면 소스와 드레인 그리고 반도체 나노선의 결정구조가 동일하기 때문에 자성금속을 소스와 드레인 전극으로 하여 스핀을 주입할 때 보다 훨씬 높은 스핀주입효율을 달성할 수 있는 장점이 있다. 이렇게 제작된 반도체 나노선에 상기와 같은 방법으로 나노선 둘레를 절연물(84)로 도포한 후 소스와 드레인 영역의 자성반도체는 산화물을 제거하여 패드와 전기적으로 연결하고(85) 반도체 부분에 게이트 전극(86)을 설치하면 스핀 트랜지스터를 제작할 수 있다. 이 소자의 작동원리는 도 7과 동일하다.In the method of selectively doping the magnetic metal, the
