Abstract
본 발명은 다양한 질소 함량을 갖는 플라즈마 강화층으로 TaN을 증착하기 위한 방법에 관한 것이다. 수소 및 질소 플라즈마의 혼합물을 이용하여, 막(film)내부의 질소함량이 0에서부터 N/Ta = 1.7까지 제어될 수 있다. TaN을 증착하는 동안 질소 흐름을 턴오프함으로써, TaN/Ta 이중층이 용이하게 성장되며, 이는 단일 Ta층 또는 단일 TaN층보다 우수한 구리 확산 배리어 특성을 갖는다.
Description
본 발명은 전기적 상호연결 구조물에 관한 것이다. 보다 구체적으로, 고성능 집적 회로에서 "라인의 후단(back line of the line : BEOL)" 상호 연결과 이러한 디바이스들에 이용되는 확산배리어(diffusion barrier)에 관한 것이다.
구리는 더 높은 전자이동 저항을 갖으며, 알루미늄 배선에 비해 안정성 뿐만 아니라 더 높은 전도도를 가짐에 따라, 반도체 디바이스 제조에서의 표준 상호연결 기술로서 구리 상호연결이 폭넓게 적용된다. 그러나, 구리 상호 연결 기술의 성공적인 구현을 위해서는, 구리가 알루미늄에 비해 더 높은 확산도를 가지며 CMOS트랜지스터의 성능에 좋지 않은 깊은 레벨 결함을 야기하면서 유전체를 통해 쉽게 확산하므로, 구리가 갖고 있는 높은 열적 안정성, 낮은 저항 및 낮은 반응성을 갖는 적절한 확산 배리어 물질이 필요하다. 이로 인해 박막 탄탈륨/탄탈륨 질화물(Ta/TaN) 이중층이 일반적으로 구리 상호연결 피처(feature)로 사용된 구리 배선 및 비아를 캡슐화하기 위해 확산 배리어로 이용된다. 일반적으로 이온화 물리 기상 증착(I-PVD)이 이 탄탈륨/탄탈륨 질화물층의 형성에 이용되어 온 종래의 증착기술이다. 그러나, 이 층들에 대한 PVD 기술을 이용하는 것은 증착된 막의 제한된 성능으로 인해서, 이 더 작은 피처들과 일치시키기 위해 대략 45 나노미터보다 적은 노드를 이용하는 기술에 적용되기는 어렵다.
최근, 대안적인 증착기술로서, 원자층 증착(aotomic layer deposition : ALD)이 폭 넓게 연구되어진다. 고유의 원자 레벨 제어 및 자기-포화 화학(self -saturation chemistry)에 의해, ALD에 의해 형성된 막은 매우 공형(conformal)이고 균일하다. 할로겐화물 탄탈륨 전구체를 갖는 ALD를 이용하여 금속 Ta막을 증착할 수는 있지만, 이중층으로서의 Ta 및 TaN의 경우에 ALD는 다음의 두가지 이유 때문에 좀처럼 성공할 수 없다.
첫째, 무기 소스(예를 들면, Tacl5)를 이용하는 TaN의 경우에 일반적으로 이용되는 ALD는 암모니아(NH3)와 반응하여 탄탈륨 질화물의 높은 저항성 상(phase)인 Ta3N5 상을 산출하는 것으로 알려져 있는데, 이로 인해 도전 회로에서 이 막들을 배리어로 이용하는 것은 사실상 어렵다. 둘째, 예를 들면, TBTDET (tertbutylimidotris(diethyamino)tantalim)와 같은 금속-유기 Ta 소스를 이용하여 TaN막을 증착할 수 있지만, 이 화학 시스템에서는 TaN본드(bond)가 감소될 수 없으므로, ALD에 의해 금속 Ta막을 증착하기 위해서 이 전구체(precursor)를 이용하는 것은 불가능하다.
최근 금속 전구체와 반응물로서 클로라이드(chloride)와 원자 수소(atomic hydrogen)를 이용하는 탄탈륨 플라즈마 강화 ALD(Pe-ALD)가 개발되어졌다. ALD와 ALD를 수행하기 위한 장치들에 대한 탁월한 설명이 2000년 7/8월, J. Vac. Sci. Technol.n18(4)에 S.M.Rossnagel에 의해 개시된 '상호연결 확산 배리어용 Ta 및 Ti의 플라즈마-강화 원자층 증착(Plasma-Enhanced Atomic Layer Deposition of Ta and Ti For Interconnect Diffusion Barriers)'에서 찾아낼 수 있으며, 이 전체는 본 명세서에 참조된다.
그러므로, 본 발명의 일측면은 신뢰할 수 있는 구리 확산 배리어를 생성하기 위한 방법을 제공하는 것이다.
본 발명의 또 다른 측면은 상대적으로 높은 순도의 물질, 구체적으로 탄소 (carbon)가 없는 물질로 이루어진 구리 확산 배리어를 제공하는 것이다.
본 발명은 PE-ALD를 이용하여 제어할 수 있는 질소 함량을 갖는 탄탈륨 질화물층과 탄탈륨 질화물/탄탈륨 배리어를 증착하기 위한 새롭고 간단한 방법에 관한 것이다. 낮은 저항성 큐빅 탄탈륨 질화물 박막은 금속 전구체 및 수소/질소 플라즈마로서 TaCl5와 같은 탄탈륨 할로겐화물을 이용하는 플라즈마 강화 원자층 증착 (Plasma-Enhanced Atomic Layer Deposition : PE-ALD)에 의해 성장될 수 있다. 증착은 대안적으로 TaCl5 및 수소 및 질소의 혼합물로 이루어진 플라즈마의 교대 노출(alternate exposure) 또는 수소 플라즈마 및 질소 플라즈마의 연속 노출 (consecutive exposure)에 의해 수행될 수 있다. 막의 질소 함량은 ALD 시퀀스(sequence)의 두번째 단계인 반응(reactant) 단계 동안 질소 분압을 변화시킴으로써 질소대 탄탈륨의 비가 0에서 1.7까지 조절될 수 있다. 탄탈륨 질화물/탄탈륨의 이중층(다중층)은 탄탈륨 질화물의 증착에 후속하는 질소 흐름을 단순히 스위칭 오프함으로써 증착할 수 있다. 이 이중층은 양호한 구리 확산 배리어 특성을 나타낸다.
이에 따라, 본 발명은 수소 플라즈마와 질소 플라즈마의 존재하에 탄탈륨 할로겐화물 전구체의 플라즈마 강화 원자층 증착에 의해 기판상에 층을 증착하는 단계를 포함하는, 기판상에 탄탈륨 질화물층을 형성하기 위한 방법을 나타낸다. 바람직하게, 탄탈륨 할로겐화물 전구체는 탄탈륨 펜타클로라이드(pentachlolide)이다. 본 방법은 질소 플라즈마의 농도를 변화시킴으로써 층 내의 질소의 양을 변화시키는 단계를 더 포함한다. 상기 층이 0 내지 1.7 사이의 질소대 탄탈륨 농도비를 갖도록 질소 플라즈마의 농도가 변화될 수 있다. 본 방법은 사실상 질소가 없는 탄탈륨층이 형성되도록 질소 플라즈마의 농도를 0으로 감소시키는 단계를 더 포함한 다.
이에 따라, 제1 주기동안은 질소의 농도는 0이 아니며, 제2 주기동안은 질소 플라즈마의 농도가 실질적으로 0이므로, 탄탈륨 질화물인 첫번째층(제1층)이 형성되고 실질적으로 질소가 없는 탄탈륨층인 두번째층(제2층)이 형성된다. 상기 제1층과 제2층의 결합은 구리에 대한 확산 배리어로 이용될 수 있다. 바람직하게, 제2층은 상기 제1층상에 증착된다. 증착하는 동안, 기판의 온도는 100℃와 400℃사이에 있으며, 300℃일 수 있다.
상기 층은, 실리콘, 실리콘상에 실리콘 이산화물(dioxide)층을 포함하는 실리콘 및 다공질 유전체를 포함하는 저유전상수를 갖는 다른 유전물질로 이루어진 그룹에서 선택된 기판상에 증착된다. 저유전상수 기판은 2.0-3.0 범위에서 유전상수를 갖을 수 있다. 기판은 구리 도전체를 가질 수 있다.
본 발명에 따르면, 상기 증착은 상기 기판을 불활성 기체에 의해 운반되는 탄탈륨 할로겐화물에 노출시키는 단계와, 상기 기판을 수소 및 질소 플라즈마에 노출시키는 단계와, 층의 원하는 두께, 예를 들면, 2 내지 10 나노미터가 얻어질 때까지, 예를 들면, 전체 40 내지 250번 이 단계들을 반복하는 단계를 포함할 수 있다. 불활성 기체에 의해 운반된 상기 탄탈륨 할로겐화물에 대한 기판의 노출은 3.0×10-2토르 압력으로 수행될 수 있다. 수소 및 질소 플라즈마에 대한 상기 기판의 노출 단계동안, 수소의 분압은 2.5×10-2토르일 수 있다. 상기 불활성 기체에 의해 운반된 상기 탄탈륨 할로겐화물에 대한 기판의 노출은 대략 2초 동안 수행될 수 있으며, 수소 및 질소 플라즈마에 대한 상기 기판의 노출은 대략 5초동안 수행될 수 있다. 기판은 상기 질소 플라즈마와 상기 수소 플라즈마에 동시 또는 순차적으로 노출될 수 있다.
본 발명은 또한, 기판과, 상기 기판상에 각각 실질적으로 탄소가 없는 탄탈륨 질화물과 탄탈륨의 이중층을 포함하는, 제품에 관한 것이다. 바람직하게, 탄탈륨층은 비정질 탄탈륨을 포함한다. 또한, 바람직하게 상기 탄탈륨은 상기 탄탈륨 질화물상에 배치된다.
본발명의 상술한 측면과 다른 측면, 특징 및 이점은 후술될 본 발명의 상세한 설명을 도면과 결합하여 고려할 때 더 분명하게 이해될 것이다.

본 발명에 따른 방법을 수행하기 위해 이용될 수 있는 장치는 2000년 7월/8월 J.Vac.Sci.테크날로지. B18(4)에 S.M. 로스나젤에 의해 '상호연결 확산 배리어에 대한 Ta 및 Ti의 플라즈마-강화 원자층 증착'이라는 제목으로 개시된 논문에 설명된다. 전술한바와 같은 이 논문의 내용은 그 전체가 본 명세서의 일부로 참조된다.
이에 제한되는 것은 아니지만, 예를 들면, 지름 200mm 정도의 큰 샘플크기가 상업적 또는 비상업적 ALD챔버에 장착된다(load). 챔버는 10-7토르(torr)의 작업 기준 압력(working base pressure)을 이용하여 반응-기체 등급 터보 분자 진공챔버(reactive-gas grade turbo molecular vacuum pump)에 의해 펌핑된다. 샘플은, 예를 들면, 450℃에서(이에 제한되지는 않지만), 가능한 높은 성장온도를 제공하는 세라믹 저항 가열 플레이트(ceramic resistive heating plate)와 같은 히터를 이용하여 가열될 수 있다. 히터로 보내지는 전류를 변경시킴으로써 온도가 제어될 수 있는데, 이는 샘플에 부착된 써모커플(thermocouple)에 대하여 초기에 보정될 수 있다.
유리 튜브 내에 포함된 고체 TaCl5(파우더)소스는 금속 전구체(metal precursor)로 이용될 수 있다. TaCl5가 Ta에 대해 할로겐화물 전구체로 이용될 수 있지만, TaF5, TaI5, TaBr5를 포함하는 다른 Ta할로겐화물 역시 이용될 수 있다. 유리 튜브는 적절한 증기 압력을 나타내기(develop) 위해 100℃에서 유지될 수 있다. 모든 운반 라인(delivery line)은 전구체의 응축(condensation)을 방지하기 위해 130℃ 내지 150℃ 사이에서 적절하게 가열된다. 운반을 개선하기 위해, 예를 들면, 소스를 포함하는 튜브에서의 누설 밸브 업스트림(leak valve upstram)에 의해 흐름을 조절하여 아르곤을 운송 기체로 이용할 수 있다.
원자 수소 및 활성화된 질소는, 예를 들면, 게이트 밸브를 통해 샘플챔버에 연결된 석영튜브(quartz tube)에 의해 생성될 수 있다. 수소 및 질소 가스는, 예를 들면, 누설밸브를 통해 공급될 수 있다. 석영 튜브는, 예를 들면, 1200와트까지의 전력레벨로, 13.56MHz에서 무선 주파수 에너지를 운반하는 다중-턴 코일(multiple-turn coil)로 둘러싸여 있다. 바람직하게, 전구체는 튜브영역에 노출되지 않도록 게이트 밸브가 샘플 챔버와 튜브 영역 사이에서 이용된다. 광학 방출 분광(optical emission spectroscopy)이 생성된 라디칼(radical)을 모니터링하는데 이용될 수 있다. 큰 원자 H피크는 H플라즈마에 의해 관측되는 한편, N플라즈마에 의해서는 단지 N2
+ 와 관련된 피크만 관측되며, N의 활성 전구체는 원자 N 보다는 오히려 분자 질소에 의해 활성화된다는 것을 나타낸다. H와 N 사이의 이 차이는 더 높은 분자 질소의 분리 에너지(dissociation energy)때문일 수 있다.
증착 싸이클은 다음 단계들을 포함한다. Ar 기체에 의해 운반된 TaCl5에 기판을 노출시키는 단계와, 챔버를 진공화시키는 단계와, 설정 시간동안 수소 및 질소 소스 밸브를 개방하여 RF플라즈마를 초기화하는 단계와, 수소 및 질소 소스와 플라즈마를 잠그는 단계와, 챔버를 기본 압력으로 되돌리는 단계를 포함한다. 싸이클을 시작하기 전에, 수소 및 질소의 분압은 누설 밸브를 이용하여 설정된다. 이상적으로 이 주기는 흡수된 TaCl5층에 대한 완전한 반응과 TaN의 단일층 일부(a fraction)에 대한 증착을 일으킨다. Ta PE-ALD의 경우, 질소가 없거나 질소 밸브가 닫힌 조건으로 동일한 프로세스가 이용된다.
실리콘 또는 실리콘 이산화물 기판이 증착에 이용되는 동안, 폴리-실리콘 기판은 구리 확산 배리어 특성 측정에 이용된다. 그러나, 본 발명은 실리콘 또는 실리콘 이산화물 기판의 이용에 제한되지 않는다. 증착은, Cu, Ta, TaN, Ru, W를 포함하는 금속 및 SiCO, MSQ(methyl silesquioxane), 낮은 k에 따른 HSQ(Hydrogen silesquioxane), 또는 Hf02, ZrO2를 포함하는 높은 k 산화물과 같은 유전체와 같은 다양한 기판상에서 수행될 수 있다. 이러한 목적으로, 로드 로크 챔버(load lock chamber)를 통해 연결된 초고진공(ultra-high vacuum:UHV) 직류 마그네트론 스퍼터링 챔버(magnetron sputtering chamber)는 진공파괴없이 ALD막상에 스퍼터링된 구리 막의 증착에 이용될 수 있다. 인-시튜 저항(in-situ resistivity) 및 광학 산란 측정 시스템은 확산 배리어 온도 결정에 이용될 수 있다. 어닐링은, 예를 들면, 헬륨 환경에서 1,000℃까지 3℃/s로 수행될 수 있다.
실시예
탄탈륨 질화물막은 일반적으로 2초의 TaCl5노출시간과 5초의 플라즈마 노출시간으로 성장되는데, 이는 ALD의 포화조건(saturation condition)에 대응한다. 이 포화는 전구체의 자기-제한 흡수때문이다. 한 싸이클에 대한 전체 시간은 TaCl5 및 플라즈마노출 이후에 진공시간을 포함하여 일반적으로 12초이다. 노출동안의 수소 분압은 2.5×10-3토르로 설정되며, 질소 분압은 변경된다. TaCl5노출동안 전체 압력(아르곤 및 TaCl5기체)은 3.0×10-2토르에서 일정하다. 일반적인 싸이클은성장 조건에 따라, 50 - 800회이며 20 내지 400 옴스트롱 범위의 두께를 갖는 탄탈륨 질화물막을 제공한다.
도 1은 Ts = 300℃에서 성장된 플라즈마 강화 ALD(PE-ALD) TaNx의 X-선 회절(XRD) 결과를 도시한다. 낮은 질소 분압(질소 대 수소의 분압비 = 0.001)에서, XRD스펙트럼은 대략 2θ= 38°에서 폭이 넓은 피크를 도시한다. 더 높은 분압 비(0.004)인 경우, 폭이 넓은 피크는 더 낮은 2θ값으로 이동하며, 다른 위상 형성을 나타낸다. 대략 34°에서 회절피크내의 둔덕(hump)은 Ta2N(100)(2θ=33.968°) 또는 육방정(hexagonal) TaN(110)(곡선 b, 2θ=34.528°)으로 표시될 수 있다. 피크의 넓은 폭때문에 차이를 구별하는 것은 어렵다.
분압 비 0.025보다 높게 질소 분압을 더 증가시킴에 따라, 쉽게 구별될 수 있는 큐빅 TaN피크(2θ = 35.876°에서 111 피크 및 2θ = 41.638°에서 200 피크)가 관찰된다. 이는 PE-ALD TaN막이 유사한 온도에서 성장된 PE-ALD Ta막과는 다르게 다결정 그레인(polycrystalline grain)으로 이루어진다는 것을 나타낸다. 또한 고해상도 전자투과 현미경(transmission electron microscope:TEM)관측에 의하면TaN 막의 경우에 잘 규정된(defiend) 격자 무늬(lattice fringe)를 나타낸다. 육방정 TaN, Ta5N6 또는 Ta3N5와 같은 다른 상의 회절 피크는, PN
2/PH2 = 0.25까지의 분압비의 경우에는 관측되지 않는다. PN
2/PH2 = 0.5보다 높은 경우, 추가적인 특징은 거의 2θ = 35°에서 나타나기 시작하는데, 이는 Ta3N5(2θ = 34.939°에서 004 또는 040 피크) 또는 Ta5N6(2θ = 34.629에서 040 또는 110 피크)와 같은 더 높은 N 함량 상으로 표시될 수 있다.
도 2에서는, TaN막의 질소성분은 러더포드 후방산란 분광분석(Rutherford Backscattering Spectrometry : RBS)에 의해 결정되었다. Ts = 300℃에서 성장된 막에 대한 질소와 수소 간의 분압비 함수로 그 결과가 도시된다. 0.001부터 1까지 PN
2/PH2를 증가시킴에 따라, 성장된 TaN막의 N/Ta비는 0.3에서부터 1.4까지 변화되었다. 전술한 XRD분석에 따른 이 결과는 큐빅 TaN막이 0.7 내지 1.3사이의 분압비로 성장된다는 것을 나타낸다. 화학당량(stoichiometric) TaN은 PN
2/PH2 = 0.025 - 0.035에서 얻어졌다. 원자 H가 Cl원자를 추출함에 따라 TaN의 화학당량이 제어될 수 있는 반면, N은 활성화된 질소로부터 합체되었다(incorporated). 화학당량을 변화시키는 이러한 능력은 TaN의 PE-ALD에 대하여는 잠재적인 이점이 된다. 0부터 1까지 PN
2/PH2를 증가시킴에 따라, 성장된 TaN막의 N/Ta비는 (Ta) 0에서부터 1.7까지 변화된다.
성장비에 대응하며, RBS에 의해 얻어진 하나의 싸이클동안 합체된 Ta원자의 갯수 역시 도 2에서 분압 비 PN2/PH2의 함수로 도시된다. 도 2는 질소 분압비를 증가시킴에 따라, 성장비가 지속적으로, 그리고 선형적으로 증가한다는 것을 도시한다. 화학당량 구성에서 주기당 증착된 탄탈륨 원자의 개수는 1.0 ×1014/㎠였다.
도 3을 참조하면, 성장된 TaN의 저항(resitivity)은 전형적으로 큐빅 TaN 및 전체에 대해 350-400μΩ㎝이며, 저항은 질소 농도가 증가함에 따라 증가하는 경향이 있다. 예를 들면, PN
2/PH2 = 0.65에서 성장된 TaN막은 7200μΩ㎝의 저항을 갖는다. 높은 저항은 고 저항성 Ta3N5 상의 형성으로 설명될 수도 있다.
도 4는 플라즈마 노출 시간 tp의 함수로 TaN막의 N/Ta비와 성장비를 도시한다. tp = 2초 일때까지 플라즈마 노출을 증가시킴에 따라 성장률은 증가하고, 그 다음 다소 감소하여 tp > 4초 이상일 때 포화된다. TaCl5노출 시간 TTacl의 함수로서 성장률(데이터 도시되지 않음)은 포화아래의 임의의 최대치를 나타내지 않고 TTacl > 1 초에서 포화된다. 포화조건에서 싸이클당 증착된 Ta원자의 개수는 1.2×1014/㎠였다. 게다가, 막에서의 N/Ta비는 tp에 따라 증가하는 경향이다.
TaN막에 대한 RBS 및 FRES(Forward Recoil Elastic Spectrometry) 결과는 도 5에서 tp의 함수로 도시된다. Cl함량은 tp에 대해 강(strong) 함수이고, 함께 도시된 저항값은 낮은 Cl과 저항을 가진 막의 성장은 tp > 5초를 요구한다는 것을 나타낸다. 막에서의 수소농도는 tp에 따라 증가하지만, 5초 이후에 포화된다. 최대 수소 농도는 대략 11%이다.
포화조건에서 성장된 막에 대한 산소 함량은, 전형적으로 성장 온도에 영향을 받지 않으며 5-10%였다. 그러나, 산소 성분은 막 두께를 감소시킴에 따라 증가하는 경향을 나타낸다. 게다가, 다양한 박막(특히, 100 옴스트롱 이하)의 시트 저항값은 공기에 노출된 후 5-10%까지 증가한다. 이 결과치는 산소가 성장하는 동안 보다 오히려 공기노출로 합체된다는 것을 암시한다. 공기 파괴없이 구리로 덮여진 TaN막의 경우에, RBS에 의한 상세화된 분석은 산소 함량이 막 내부에서 검출한도(5%) 이하라는 것을 나타낸다. 산소는 경계 영역에서만 검출되는데 이는 산소가 공기 노출로 합체된다는 사실을 지지한다. 탄소는 5%의 검출한도내에서 RBS에 의해 검출되지 않았다.
PE-ALD TaN동안 성장온도 효과가 Ts = 100-400℃의 범위에서 연구된다. 상이한 온도에서 성장된 TaN 막의 XRD스펙트럼(spectra)은 도 6에 도시된다. 모든 스펙트럼은 규빅 TaN관련 피크만 도시하지만, 111과 200 피크사이의 세기(intensity) 비는 성장 온도에 따른다. 100℃의 가장 낮은 성장 온도에서 조차, 111 피크는 명확하게 도시된다.
도 7은, 막의 N/Ta비는 성장온도에 거의 영향을 받지 않는 한편, 성장율은 성장 온도에 대해 강함수라는 것을 도시한다. 100℃에서부터 400℃까지 성장 온도를 증가시킴에 따라, 성장율은 거의 세개의 요인에 의해 증가하며, 그 다음, Ts = 300℃ 이상에서 포화된다.
도 8은 성장온도 함수로 크롬과 수소 함량 및 TaN막의 저항을 도시한다. 크롬과 수소 함량은 둘다 성장온도를 증가시킴으로써 감소한다. 일반적인 성장 조건(300℃)에서, 크롬 함량은 0.5%아래이고, 수소 성분은 10% 아래이다. 비록 종속성이 약할지라도, 저항 역시 성장 온도에 따라 감소한다. 저항에서의 이러한 감소는 아마 더 높은 성장 온도에 대해 크롬 함량이 더 작기 때문일 것이다.
전술한 내용은 개략적으로 다양한 질소 함량을 갖는 TaNx(x = 0 내지 1.7)막이 본 발명에 의해 쉽게 증착된다는 것을 나타낸다. 그러나, 본 발명에 따르면, 25 옴스트롱과 같은 바람직한 두께이 경우에 TaN/Ta이중층은 TaN의 PE-ALD상에서 Ta PE-ALD막을 성장시킴으로써 증착된다. 이는 증착하는 동안 질소밸브를 간단하게 스위칭오프함으로써 수행될 수 있다. 비교하기 위해서, 동일한 두께의 PE-ALD Ta 및 TaN 막이 성장되었다. 공기 노출없이 구리 PVD 캡핑(capping layer)을 증착한 후에, 구리 확산 배리어 특성 측정을 위한 어닐링동안 저항 및 광학 산란 측정이 수행된다.
도 9는 이중층 구조물이 개별층들보다 더 개선된 확산 배리어 온도(diffusion barrier failure temperature)를 갖는다는 것을 도시한다. 이는 부분적으로 Ta PE-ALD층이 그레인 경계(그레인 경계는 탁월한 구리 확산 메커니즘을 가짐)의 수를 감소시킴으로써 구리 확산 배리어 특성에 기여하는 비정질 구조물을 갖기 때문이다. 또한, Ta 단일층의 특성에 비해 본질적으로 더 나은 TaN의 구리 확산배리어 특성은 결과적인 확산 배리어 특성에 긍정적으로(positively) 기여한다. 요약하면, 비정질 PE-ALD 탄탈륨층과 PE-ALD탄탈륨 질화물층은 둘다 긍정적으로 결과적인 확산배리어 특성에 기여한다.
이중층 구조물 개념은 Ta와 TaN으로 이루어진 다중층 구조물의 증착으로 확장될 수 있다. 질소흐름은 쉽게 턴온 및 턴오프될 수 있다. 이에 따라, 단순히 컴퓨터 제어를 이용함으로써, 각층에 대해 바람직한 두께를 갖는 다중층 구조물이 쉽게 증착될 수 있다. 이 다중층구조물은 확산배리어로 이용될 수 있거나, 프로세스와 관련하여 다른 반도체로 이용될 수 있다. 게다가, 각각의 Ta 및 TaN층 프로세스의 싸이클 수를 변경함으로써, 질소함량의 전체적인 제어가 더 정밀하게 규정될 수 있다.
전술한 내용은 본 발명의 보다 적절한 목적 및 실시예중 일부를 개략적으로 설명할 것이다. 본 발명의 개념은 다양하게 응용될 수 있다. 따라서, 특정한 배열 및 방법이 설명되었지만, 본 발명의 의도 및 개념은 다른 배열과 응용에도 적용하고 이용할 수 있다. 설명된 실시예에 대한 다른 변경은 본 발명의 정신 및 범주를 벗어나지 않는 범위에서 당업자들에 의해 이용될 수 있다. 설명된 실시예는 주로 본 발명의 다른 적절한 특징 및 개략적인 응용으로 작성될 수 있다. 다른 유리한 결과는 다른 방법으로 설명된 발명을 응용하거나 당업자들에게 공지된 방법으로 본 발명을 변경함으로써 인식될 수 있다. 따라서, 일예로 제공된 실시예에 제한되지 않는다는 것을 알 수 있다. 본 발명의 범주는 첨부된 청구항에 의해 정의된다.
본발명에 의하면 상대적으로 높은 순도의 물질, 구체적으로 탄소 (carbon)가 없는 물질로 이루어진, 신뢰할 수 있는 구리 확산 배리어가 제공된다.
도 1은 질소의 분압 대 수소의 분압을 다양한 비로 하여 PE-ALD에 의해 증착된 TaNx층의 경우에 X-선 회절 데이터(세기 대 각도)의 일련의 그래프를 도시한다.
도 2는 질소의 분압대 수소의 분압비의 함수로 PE-ALD에 의해 증착된 TaNx층의 질소함량과 성장률을 도시하는 그래프이다.
도 3은 N/Ta비의 함수로 PE-ALD에 의해 생성된 TaNx층의 저항 그래프이다.
도 4는 플라즈마 분압의 주어진 비와 주어진 온도에서의 플라즈마 노출 시간함수로 PE-ALD에 의해 증착된 TaNx층의 질소성분과 성장률을 도시하는 그래프이다.
도 5는 플라즈마 분압의 주어진 비와 주어진 온도에서의 플라즈마 노출시간 함수로 크롬과 수소성분 및 저항값을 도시하는 그래프이다.
도 6은 다양한 성장 온도에서 X-선 회절 데이터(세기 대 각도)에 대한 일련의 그래프를 도시한다.
도 7은 온도함수로 PE-ALD에 의해 증착된 TaNx층의 질소 성분과 성장률을 도시하는 그래프이다.
도 8은 온도함수로서 PE-ALD에 의해 증착된 TaNx층의 크롬과 수소 성분 및 저항을 도시하는 그래프이다.
도 9는 PE-ALD TaN/Ta이중층에 대한 어닐링 온도함수로 구리 확산 배리어 오류를 도시한다.
Claims (23)
- 기판상에 탄탈륨 질화물과 탄탈륨 이중층을 형성하기 위한 방법에 있어서,수소 플라즈마와 질소 플라즈마의 존재하에 탄탈륨 할로겐화물 전구체(tantalum halide precursor)를 플라즈마 강화형 원자층 증착(plasma enhanced atomic layer deposition)에 의해 상기 기판상에 층을 증착하는 단계와,실질적으로 질소가 없는 탄탈륨층이 형성되도록 하기 위하여 상기 질소플라즈마의 농도를 0으로 줄이는 단계를 포함하는 방법.
- 제1항에 있어서, 상기 탄탈륨 질화물 층에서 상기 질소의 양을 변화시킴으로서 상기 질소 플라즈마의 농도를 변화시키는 단계를 더 포함하는 방법.
- 제2항에 있어서, 상기 탄탈륨 질화물층이 0 내지 1.7 사이의 질소 대 탄탈륨 농도비를 갖도록 상기 질소 플라즈마의 농도를 변화시키는 방법.
- 제1항에 있어서, 상기 질소의 농도는 제1 주기동안 0이 아니며, 상기 질소 플라즈마의 농도는 사실상 제2 주기동안 0이어서, 제1 탄탈륨 질화물층(제1층)이 형성되고 실질적으로 질소가 없는 제2 탄탈륨층(제2층)이 형성되는 방법.
- 제4항에 있어서, 상기 제1층과 제2층의 결합은 구리에 대한 확산 배리어로 이용되는 방법.
- 제4항에 있어서, 상기 제2층은 상기 제1층상에 증착되는 방법.
- 제1항에 있어서, 상기 기판의 온도는 100℃ 와 450℃사이에 있는 방법.
- 제1항에 있어서, 상기 기판의 온도는 300℃인 방법.
- 제1항에 있어서, 상기 층은 실리콘, 실리콘상에 실리콘 이산화물의 층을 갖는 실리콘, 저유전 상수 기판 및 다공질 저유전 상수 기판으로 이루어진 그룹에서 선택된 기판상에 증착되는 방법.
- 제9항에 있어서, 상기 기판은 저유전상수 기판으로 2.0 - 3.0 범위의 유전상수를 갖는 방법.
- 제9항에 있어서, 상기 기판은 구리 도전체를 갖으며, 상기 층은 상기 구리에 대해 확산배리어로 작용하는 방법.
- 제1항에 있어서, 상기 탄탈륨 할로겐화물은 탄탈륨 펜타클로라이드(tantalum pentachloide)인 방법.
- 제1항에 있어서, 상기 증착단계는,a. 상기 기판을 불활성 기체에 의해 운반된 상기 탄탈륨 할로겐화물에 노출시키는 단계와,b. 상기 기판을 수소 및 질소 플라즈마에 노출시키는 단계와,c. 상기 탄탈륨 질화물층의 원하는 두께가 얻어질 때까지 a.단계 및 b.단계를 반복하는 단계를 포함하는 방법.
- 제13항에 있어서, 상기 불활성 기체에 의해 운반된 상기 탄탈륨 할로겐화물에 상기 기판을 노출시키는 단계는 3.0×10-2토르의 압력에서 수행되는 방법.
- 제13항에 있어서, 상기 수소 및 질소 플라즈마에 상기 기판을 노출하는 동안 수소의 분압은 2.5×10-2토르인 방법.
- 제13항에 있어서, a. 및 b.단계가 대략 40 내지 800번 정도 반복되는 방법.
- 제13항에 있어서, 상기 불활성 기체에 의해 운반된 상기 탄탈륨 할로겐화물에 기판을 노출하는 단계는 대략 2초 동안 수행되며, 상기 수소 및 질소 플라즈마에 상기 기판을 노출하는 단계는 대략 5초동안 수행되는 방법.
- 제1항에 있어서, 상기 기판은 상기 질소 플라즈마와 상기 수소 플라즈마에 동시에 노출되는 방법.
- 제1항에 있어서, 상기 기판은 상기 질소 플라즈마와 상기 수소플라즈마에 순차적으로 노출되는 방법.
- 제조물(article of manufacture)에 있어서,기판과,상기 기판상에 탄탈륨 질화물과 탄탈륨의 이중층을 포함하며, 상기 탄탈륨 질화물과 상기 탄탈륨 각각은 실질적으로 탄소(carbon)가 없는 제조물.
- 제20항에 있어서, 상기 탄탈륨층은 비정질 탄탈륨을 포함하는 제조물.
- 제20항에 있어서, 상기 탄탈륨은 상기 탄탈륨 질화물상에 배열되는 제조물.
- 제20항에 있어서, 상기 탄소 성분은 5% 아래인 제조물.
