본 발명은 반도체소자의 형성방법에 관한 것으로, 특히 극 미세 콘택홀 패턴을 형성하기 위한 위상반전마스크를 형성하는 기술하는 관한 것이다.BACKGROUND OF THE INVENTION 1.
