Abstract
Description
The present invention is a non-powered rotary injector in which a large tube used in a semiconductor manufacturing apparatus is washed and rotated and injected by a supplied fluid.
In the semiconductor manufacturing process, quartz tubes, SiC tubes, and grass-type large tubes are used in epitaxial formation, diffusion, and dry etching. At this time, it is necessary to periodically remove impurities adhering to the tube, that is, a mixture of various GAS. Cleaning agents etch the surface of the tube primarily using a mixture containing fluorine. After etching, rinse with pure water.
In order to clean the liquid and the pure water alternately, a non-powered spray device that does not have an electric device is required.
Conventionally, the injection method using a motor has been applied. In the long-term use, there is a problem that the corrosion due to the fume of the chemical and the chemical liquid penetrates into the motor and thus does not last long.
There is also a way to rotate without using a motor. However, this is difficult to maintain the uniformity because it is difficult to accurately control the angle injected from the injection nozzle by the injection method using the centrifugal force of the nozzle. In other words, the problem of rotational speed and rising height adjustment during rotation.
As such, it is difficult to control the rotational speed and control the elevation height by using the pressure and the flow velocity of the fluid.
Precise control is possible by the combination of electric and mechanical parts. For example, the rotational speed can be controlled by an electric device, a motor, and the rising height can be controlled by a pressure. However, due to the problem of the former, the use of a motor is currently excluded. It is still required to be able to control the speed of the power and the height of ascent.
Therefore, the present invention can easily adjust the rotational speed and the elevation height only for the supplied fluid, there is no problem of internal corrosion and the uniform fluid is made to be able to easily wash the large tube.
Therefore, an object of the present invention is to achieve the control of the rotational speed and the adjustment of the elevation height through the interaction of the fluid pressure and the flow rate by the fluid supplied only without the electrical input. The speed of rotation can be controlled by the amount of discharge and the height of rise can be controlled by the amount of inlet pressure and the amount of discharge. Here is the precondition. Incoming fluid is only possible if there is a pressure to rise.
In order to achieve the highest ascent pressure at the lowest pressure, firstly, it is only possible that the fluid supplied to the outside is minimal. Secondly, the fluid introduced into the injector is only possible with the lowest pressure loss internally. Third, the introduced fluid should be supplied to give maximum assembly power. Fourth, the injection height should be adjusted, as well as the rotation speed. The purpose is to produce a non-powered injection device that satisfies the above four preconditions.
In order to improve the efficiency of the rotational force, a spiral flow path is required to use the turbo type high efficiency impeller, to minimize the outflow to the outside and to reduce the loss of the internal fluid. In addition, bearings are required to reduce the rotational friction coefficient, and inlet valves and outlet valves are preferably installed to control the rotational speed and the rising speed. The friction during rotation and the clearance between the shafts are in inverse proportion to each other. In other words, when the gap between the rotating shaft and the body is wide, the friction is small, and when the gap is narrow, the frictional force is large. If the gap is large, the pressure inside the injector drops and drops the elevation. Therefore, a gap with a narrow gap and reproducibility of rotational speed is needed to ascend as high as possible. It is important to space the fluid to act as a lubricating oil because normal sealing can increase friction.

In the following, the present invention for achieving the above object will be described in more detail with reference to the accompanying cross-sectional view and perspective view, and the illustrated embodiment.
6 and 7, the cylindrical tubes 12 and 13 are the objects to be cleaned, and the injection device is located at the lower portion thereof to show the injection direction. Further explanation in Fig. 6 shows that the greater the number of holes or the larger number of holes in the upper side than in the side direction, the higher the uniformity of etching. This is because the fluid supplied to the upper part is lowered back to the lower part, so the amount and time of contacting the fluid is long.
1 and 2 will be described. FIG. 1 is a sectional view of FIG. 2 seen from above, and FIG. 2 is a sectional view of FIG. There is a source of fluid outside or within the installation. The fluid to be supplied is introduced into the upper body (1) and there is a flow control valve not shown before the inlet (10). The flow control valve can adjust the elevation. Pressure, of course, also determines the height of the rise.
The fluid passing through the inlet 10 turns the impeller 3 existing inside the bodies 1 and 2. The position of the inlet 10 is advantageous in the center of the wing to increase the rotational force. This is because the wing is not very large compared to the inlet. In order to smoothly flow the fluid, space is required at the edge of the impeller 3. The space may be upper or lower. Of course, the tip of the impeller is also good. Figure 2 is a form with a space at the bottom. The fluid rotates the impeller and enters the rotating shaft 4 through the lower flow passage 5. The introduced fluid passes through the flow path, but the flow path 5 has a helical structure as shown in FIG. 1 in order to increase the rotational force. In order to flow into the rotary shaft, a hole in the side is required, and there is a hole in the center of the rotary shaft 4 so that fluid flows into the injection nozzle 6 through the path of the flow path 5. As it rotates, the fluid rises and faces the injection nozzle 6. The injection nozzle 6 is connected to the rotary shaft 4 and can be manufactured in one piece. The clearance between the body and the rotating shaft is better than 0.05mm to 1.0mm in diameter.
Preferably the difference from 0.1 millimeters to 0.2 millimeters is good. Maintaining the optimum interval for performing the sealing role while performing the lubrication role is the criterion of reproducibility. The injection nozzle is a hemispherical or semi-cylindrical structure, and the injection hole has a hole having a right-left asymmetric structure with respect to the rotational axis. Preferably a hole of 0.5 to 1.5 millimeters is preferred. If the hole is large, the ascending height is low and when the hole is small, the amount of injection of the fluid is small, which may reduce the efficiency of washing and cause a long washing time. As shown in Fig. 3, there is a hole in the side of the nozzle, which increases the cleaning efficiency of the upper side as shown in Fig. 6. Of course, if the hemispherical shape can have a hole in various directions as shown in FIG. Conventionally, although the rod-shaped straight structure as illustrated in FIG. 8, the present invention is simple in a radial structure with a circular structure and has a low radius of rotation even when a large tube is seated, thereby reducing the constraint of the lower space. This rotary injector has an inlet and may be additionally installed outlet (11). The outlet 11 is connected to a flow control valve (not shown) to facilitate the adjustment of the rotational speed and help to set the elevation height. Figure 6 is an external perspective view shown to help understand the appearance.
As described above, the present invention is a one-rotational injector to rotate and elevate the spray nozzle with high efficiency by using a fluid flowing in a non-powered injector for washing a large tube, and the conventional motor method or centrifugal force nozzle device and The other internal fluid loss is small, and it is possible to control the high speed of rising and rotation speed. This plays a role of increasing the life of the facility and can minimize the source of pollution during cleaning, and contributes to the simplification of the facility, the increase in productivity and the stability of the process.
