A part of the first insulation layer is selectively etched to form the first contact hole exposing a predetermined portion of the silicon substrate. An oxide layer spacer(24) is formed on the sidewall of the first contact hole. The barrier layer(25) is deposited. A metal layer for a plug is deposited to completely fill the first contact hole. The metal layer for the plug and the barrier layer are polished until the first insulation layer is exposed so that the first contact plug(26a) is formed in the first contact hole. The second insulation layer(27) is deposited. A part of the second insulation layer is selectively etched to form the second contact hole exposing the first contact plug.
