Abstract
Description
The present invention relates to a wafer transfer apparatus, and more particularly, to a wafer transfer apparatus using an electrostatic stress that can safely transport the wafer by attracting and fixing the wafer loaded on the robot arm using the electrostatic stress.
In general, semiconductor manufacturing facilities transfer wafers using vacuum or gravity as shown in FIGS. 1B and 1C.
1A to 1C are diagrams showing a wafer transfer state of a conventional wafer transfer apparatus.
Referring to FIG. 1A, the wafer 10 is loaded on the upper surface of the robot arm 20 and moved to a specific position. At this time, the wafer 10 is simply loaded on the upper surface of the robot arm 20, as shown in Figure 1b, and then transferred using the gravity of the wafer 10, or shown in Figure 1c As described above, the wafer 10 is transferred using a method of adsorbing the wafer 10 by the vacuum force inside the vacuum nozzle 30 connected to the lower surface of the robot arm 20.
However, in the method using gravity, the wafer is easily separated from the robot arm 20 even in the slight vibration during the transfer of the wafer. In addition, the method using the vacuum force may not be used in the vacuum chamber, and the wafer may fall due to the weakening of the vacuum force or the vibration of the object during transfer.
In particular, in recent years, as the size of the wafer becomes larger, there are many difficulties in transferring the wafer using gravity or vacuum force.
The present invention proposed to solve the above-mentioned problems, an object of the present invention is to provide a wafer transfer apparatus using an electrostatic stress that can safely transport the wafer by the adsorption and fixing the wafer loaded on the robot arm using the electrostatic stress. .

A wafer transfer apparatus according to the present invention for achieving the above object is a wafer transfer apparatus having a robot arm for transferring wafers, the wafer transfer apparatus being provided on an upper surface of the robot arm and placed on the upper surface. Power supply for applying electrostatic stress generating means for generating an electrostatic stress attracted to the upper surface to fix the wafer on the upper surface and applying electrical energy necessary for forming an electric field to generate the electrostatic stress to the electrostatic stress generating means. And means for suction fixing the wafer loaded on the upper surface of the robot arm to the robot arm.
In this case, the electrostatic stress generating means are alternately arranged with at least one first electrode receiving a positive potential from the power supply means and at least one second electrode receiving a negative potential with an insulator interposed therebetween.
According to such a wafer transfer apparatus, the wafer loaded on the upper surface of the robot arm is strongly adsorbed and fixed to the robot arm by the electrostatic stress generated from the electrostatic stress generating means installed in the robot arm. Thus, wafers can be transported more safely in semiconductor manufacturing facilities or other production facilities.
Hereinafter, a wafer transfer apparatus according to an embodiment of the present invention will be described in more detail with reference to FIGS. 2 to 5.
2 is a view for explaining the basic operation principle of the wafer transfer apparatus using the electrostatic stress according to an embodiment of the present invention.
Referring to FIG. 2, when a positive potential (+) and a negative potential (−) are applied to two electrodes 100 and 110, respectively, a negative potential (−) is applied from an electrode 100 to which a positive potential (+) is applied. An electric field 140 is formed toward the electrode 110.
At this time, the two dielectrics 120 and 130 having different dielectric constants stacked up and down between the two electrodes 100 and 110 are subjected to an electrostatic stress acting toward the interface between them by the electric field 140. Thus, the two dielectrics 120 and 130 are attracted to each other.
Hereinafter, the configuration and operation of the wafer transfer apparatus using the electrostatic stress according to an embodiment of the present invention will be described in detail with reference to FIGS. 3 to 5.
Figure 3 is a view showing the configuration of the wafer transfer apparatus using the electrostatic stress according to an embodiment of the present invention, Figure 4 is a view showing the configuration of the electrostatic stress generating unit shown in Figure 3, and Figure 5 is a view of the present invention 1 is a view illustrating an operation principle of a wafer transfer apparatus using an electrostatic stress according to an embodiment.
First, referring to FIG. 3, the wafer transfer device according to the present invention includes a robot arm 300 loaded with a wafer 200, an electrostatic stress generator 400 installed on an upper surface of the robot arm 300, and an electrostatic stress generation. The unit 400 has a power supply unit 500 for applying power of a positive potential (+) and a negative potential (−).
In addition, referring to FIG. 4, the electrostatic stress generator 400 may include the first, third and fifth electrodes 410, 412, and 414 that receive power from a positive potential (+) from the power supply 500. Second and fourth electrodes 420 and 422 that receive a negative potential (-) from the supply unit 500, and first and second electrodes 410 and 420, and second and third electrodes 420 and 412. And first to fourth dielectrics 430, 432, 434 and 436 arranged between the third and fourth electrodes 412 and 422 and the fourth and fifth electrodes 422 and 414, respectively.
Here, when the wafer 200 is loaded on the upper surface of the robot arm 300, and power is applied from the power supply unit 500 to the first to fifth electrodes 410, 420, 412, 422, and 414, the wafer 200 is formed. An electric field 140 as shown in FIG. 5 is generated from the first, third and fifth electrodes 410, 412, 414 toward the second and fourth electrodes 420, 422.
In this case, as shown in FIG. 5, in the wafer transport apparatus according to the present invention, the interface between the first to fourth dielectrics 430, 432, 434, and 436 and the wafer 200 has the first to fifth electrodes 410,. 420, 412, 422, and 414 lie on the same line, which is assumed to be the dielectric of the wafer 200, and will be described with reference to FIG.
In other words, when the interface between the two dielectrics is moved upward from the center, that is, the first dielectric 430 is arranged between the first electrode 410 and the second electrode 420, and the wafer 200 is disposed on the first dielectric 430. Even if part of the wafer 200 is placed, the wafer 200 is subjected to the electrostatic stress 150 in the boundary direction by the electric field 140 generated from the first electrode 410 to which the positive potential (+) is applied.
Accordingly, a portion of the wafer 200 and the first dielectric 430 have a force to be adsorbed to each other, and this force acts as a whole on the wafer 200 placed on the electrostatic stress generating unit 400.
As a result, the wafer 200 loaded on the upper surface of the robot arm 300 is fixed to the electrostatic stress generating unit 400 by suction.
However, the electrostatic stress according to an embodiment of the present invention composed of the first to fifth electrodes 310, 320, 312, 322, and 314 and the first to fourth dielectrics 330, 332, 334, and 336. The electrostatic stress generating unit 400 of the used wafer transfer apparatus is fixed to the robot arm 300.
Therefore, the wafer 200 loaded on the upper surface of the robot arm 300 is fixed to the electrostatic stress generating unit 400.
In addition, in the wafer transfer apparatus using the electrostatic stress according to the present invention, the electrode pair in which the first electrode 410 and the second electrode 420 are alternately arranged with the first dielectric 430 interposed therebetween It can be set variably according to the size or weight of the wafer.
That is, when the wafer 200 is to be fixed to the robot arm 300 more firmly, the number of electrode pairs as described above is arranged more.
Accordingly, the magnitude of the electrostatic stress acting on the same wafer 200 may be increased to further increase the electrostatic stress adsorbing the wafer 200.
On the other hand, unlike increasing the number of the electrode pairs, the electrostatic force is also increased by increasing the potential difference between the negative potential (-) and the positive potential (+) applied from the power supply unit 500 to the electrostatic stress generator 400. The electrostatic stress from the stress generator 400 may be strengthened.
According to the wafer transfer apparatus as described above, the wafer loaded on the upper surface of the robot arm is strongly adsorbed and fixed to the robot arm by the static electricity generated from the static electricity generating means installed in the robot arm.
Thus, wafers can be transported more safely in semiconductor manufacturing facilities or other production facilities.
Although the above has been described with reference to a preferred embodiment of the present invention, those skilled in the art will be variously modified and changed within the scope of the present invention without departing from the spirit and scope of the invention described in the claims below.
