이상 설명한 바와 같이, 본 발명에 따른 GaN계 고반사율 분산 브래그 반사기를 갖는 광소자의 제조 방법은 매우 얇은 두께로 적층된 구조에서도 식각이 가능하며 동형 이종 접합(isotype heterojuction)을 이용한 방법의 경우 오히려 식각속도가 가속되는 효과가 있다. 또한 공핍층(depletion layer)에 의해 제한되는 임계 두께는 도핑 농도(doping concentration)에 의해 결정되는 바, 즉 도핑 농도가 높게 도핑될수록 이 임계 두께가 작아진다. 그런데 GaN 의 경우 무의도적으로 도핑된(unintentionally doped) 경우에도 n-type이 나올 정도로 n-doping은 용이한 반면 p-doping은 억셉터(acceptor) 농도가 가전자대(valence band)와 많이 떨어져 있어 도핑이 어려운 특성이 있다. 따라서 동형 이종 접합(isotype heterojuction)을 이용한 방법의 경우 쉽게 도핑 농도를 높여 임계 두께를 작게할 수 있다. 또한 비슷한 이유로 p-GaN를 반복해서 적층하면 결정질이 나빠지고 균열(crack)이 발생하는 문제가 생기는데 동형 이종 접합(isotype heterojuction)을 이용한 방법의 경우 이러한 문제를 회피할 수 있고, 양질의 결정 성장을 하므로 소자 특성을 향상시킬 수 있다.As described above, the method of fabricating an optical device having a GaN-based high reflectivity dispersed Bragg reflector according to the present invention can be etched even in a structure having a very thin thickness.
