Abstract
Description
TECHNICAL FIELD The present invention relates to semiconductor technology, and more particularly to a trench dry cleaning method in the manufacture of semiconductor devices.
In order to form many kinds of structures in a small area according to the high integration of semiconductor devices, the structure of stacking on the substrate has reached its limit as the overall topology is increased according to the step difference between the cell region and the peripheral region. In order to solve this problem, trenches are widely used to alleviate the overall topology by etching the substrate to form some structures in the substrate. At present, the process to which the trench structure is applied is a trench type element isolation process and a trench capacitor formation process.
1A to 1C illustrate a trench dry cleaning process according to the prior art, the following describes a conventional process and its problems.
First, FIG. 1A illustrates a state in which a trench is formed by dry etching a silicon substrate 10 using a trench mask pattern including a pad oxide film 11 and a nitride film 12 sequentially stacked on the silicon substrate 10. As shown, an inorganic polymer 13 is formed in the trench.
Next, Fig. 1b is due to such as NH 4 OH and H 2 O 2 illustrates a state in which embodiment the cleaning by dipping (dipping) to a mixed solution 14, the surface tension of the chemical agent in accordance with the trench size smaller NH 4 The OH and H 2 O 2 mixed solution 14 does not penetrate to the bottom of the contact hole occurs.
Subsequently, FIG. 1C illustrates a state in which a process defect is caused by the inorganic polymer 13 remaining after the cleaning is not partially performed in the trench after the cleaning is completed.
Wet cleaning of the narrowed trench can not exclude the possibility of process failure due to the surface tension of the chemical, and such process failure leads to a defect of the device, leading to a decrease in yield.
In order to solve this problem, various methods such as the use of a surfactant have been added, but the improvement effect is not great. In addition, the wet process is a factor of the increase of the process time and the increase of the unit cost, it is difficult to fundamentally solve the problem of particles.
The present invention is to provide a trench dry cleaning method that can efficiently perform narrowed trench internal cleaning while reducing process cost and processing time.
