Abstract
본 발명은 반도체 소자의 미세 패턴 형성 방법에 관한 것으로, 공지의 기술로 감광막을 노광한 다음, 감광막의 전면에 고 에너지 빔으로 전면 노광하여 현상액에 의해 제거될 부분의 경계를 경화(Hardening)시키므로써 현상후에 미세 스페이스(space)를 갖는 감광막 패턴을 형성함으로써 그 결과 미세 스페이스를 하부층 패턴을 제조할 수가 있다.BACKGROUND OF THE INVENTION 1.
