Description
The present invention relates to a substrate processing apparatus and a substrate processing method, and more particularly, to a substrate processing apparatus and a substrate processing method for depositing a thin film on a substrate.
A solar cell is a device that converts light energy into electrical energy using the properties of a semiconductor.
Here, solar cells can be divided into substrate-type solar cells and thin-film solar cells. Substrate-type solar cells are manufactured using a silicon wafer as a substrate, and thin-film solar cells are manufactured by forming a semiconductor layer in the form of a thin film on a substrate such as glass. Substrate-type solar cells have the advantage of slightly higher efficiency than thin-film solar cells, and thin-film solar cells have the advantage of reduced manufacturing costs compared to substrate-type solar cells. Therefore, in recent years, heterojunction solar cells combining substrate type and thin film type have been proposed.
In order to manufacture devices such as solar cells, a number of processes are performed on a given substrate. Accordingly, the substrate is transported into various processing equipment, the substrate treatment process is performed on the imported substrate, and then the substrate is shipped out. The series of processes is repeated several times.
Systems for this series of processes are divided into inline type and cluster type depending on the arrangement of various process equipment. Generally, systems for manufacturing solar cells are arranged in an in-line type. That is, a tray loaded with a plurality of substrates sequentially passes through load lock equipment, substrate processing equipment, and unload lock equipment. After substrate processing is completed, the substrates are unloaded from the tray, and the tray on which the substrates are unloaded is placed back into the load lock. It is brought back into the equipment.
However, in a system for such a series of processes, processing by-products generated from the previous substrate processing process remain on the tray where the substrate is loaded, and the processing by-products remaining on the tray have a negative effect on the subsequent substrate processing process. there was.

1 is a diagram schematically showing the structure of a heterojunction solar cell.
Referring to FIG. 1, a heterojunction solar cell has a structure in which an amorphous silicon layer is deposited on both sides of a substrate (S) made of a crystalline silicon wafer, and current is generated by the photoelectric effect. Here, on one side of the substrate S (the lower surface of the substrate S in FIG. 1), a first amorphous
In order to mass-produce such heterojunction solar cells, a substrate (S), that is, a crystalline silicon wafer, is loaded on a tray, and then an amorphous intrinsic silicon layer is formed through each plasma enhanced chemical vapor deposition (PECVD) equipment. The deposition of the silicon layer doped with impurities is carried out continuously. Thereafter, the substrate S is unloaded from the tray, and the tray on which the substrate S is unloaded is transported for the next process.
However, after the deposition process of the silicon layer doped with impurities is completed, impurities supplied from the deposition process remain in the tray. Accordingly, when a crystalline silicon wafer is loaded again on the returned tray for the next process to deposit an amorphous intrinsic silicon layer, impurities remaining in the tray penetrate into the amorphous intrinsic silicon layer. This problem occurs more seriously when the amorphous intrinsic silicon layer is deposited using plasma, as impurities are activated.
Here, phosphorus (P) used as an N-type impurity has relatively stable properties compared to boron (B) used as a P-type impurity. Therefore, when phosphorus (P) remains in the tray, it hardly penetrates into the amorphous intrinsic silicon layer. However, in the case of boron (B), it remains in the tray in a very unstable state and more easily penetrates into the amorphous intrinsic silicon layer. In this way, when boron (B) penetrates into the amorphous intrinsic silicon layer, the manufactured solar cell opens. There was a problem in that the photoelectric conversion efficiency rapidly decreased due to a decrease in voltage.
Meanwhile, in order to solve this problem, a method of using dedicated trays for the deposition process of the amorphous intrinsic silicon layer and the deposition process of the silicon layer doped with impurities has been proposed, but in this case, a substrate (S) is installed on each tray. There was a problem that excessive time was required to load and unload, and the lateral expansion of the process was not carried out smoothly, resulting in significantly lower productivity compared to in-line type systems.

The
The

This same process is performed in the same way for the

The unload
Here, the

Referring to Figure 5, the
Here, the cleaning gas may include an oxygen (O)-containing gas. That is, when forming a silicon layer doped with impurities, boron (B) can be used as an impurity, and the cleaning gas needs to react with boron (B). That is, boron (B) reacts with oxygen (O) to form boron oxide (B 2 O 3 ), which has a very low melting and boiling point, and boron oxide (B 2 O 3 ) is a highly volatile substance. Therefore, the cleaning gas contains an oxygen (O)-containing gas and reacts with the boron (B) remaining in the
The moving

Here, the supply holes or
As shown in FIG. 5, the
Here, as described above, the
Additionally, the
Although not shown, the
In this way, the
Figure 6 is a diagram schematically showing a substrate processing method according to an embodiment of the present invention.
Referring to FIG. 6, the substrate processing method according to an embodiment of the present invention includes loading a substrate S onto a
In the step of loading the substrate S on the tray 200 (S100), the substrate S is loaded on the
The substrate processing method according to an embodiment of the present invention may further include a step of pre-treating the substrate S after loading the substrate S on the tray 200 (S100). The step of pre-treating the substrate (S) may be performed in the
In the step S200 of processing the substrate S loaded on the
In addition, the
Here, the step (S200) of processing the substrate S loaded on the
Here, forming the amorphous silicon layer and forming the silicon layer doped with impurities may be performed by a plasma enhanced chemical vapor deposition (PECVD) process. That is, the steps of forming the amorphous silicon layer and the step of forming the impurity-doped silicon layer are performed using a plasma enhanced chemical vapor deposition process, thereby stably forming the amorphous silicon layer and the impurity-doped silicon layer at a relatively low temperature. You can do it.
In the step S300 of unloading the substrate S from the
In the step S400 of cleaning the
That is, in the step of processing the substrate S loaded on the
In the step S400 of cleaning the
Additionally, in the step S400 of cleaning the
Here, the step of cleaning the tray 200 (S400) includes moving the
The step of moving the
In the step of supplying the cleaning gas, the cleaning gas is supplied to the
Here, the cleaning gas may be supplied to the remaining areas excluding the seating area A formed in the
The step of sucking in and discharging the cleaning gas is performed by the
As such, according to the substrate processing apparatus and the substrate processing method according to an embodiment of the present invention, the substrate S is unloaded and cleans the
In addition, in the process of forming the silicon layer doped with impurities, the impurities remaining in the
In addition, according to the substrate processing apparatus and method according to an embodiment of the present invention, impurities remain on the
