실시예에 따른 레이저 드릴링 방법에서는 가공 대상물(10)로서, 도전층(11) 은 구리층이며, 절연층(20)은 유리 섬유와 수지를 포함하는 프리프레그를 사용하였다. 레이저 드릴링 방법에서는, 레이저로 400 kHz 주파수를 가지는 피코초 레이저를 사용하였으며, 제1 펄스 에너지로 13.2 uJ, 제2 펄스 에너지로 3.3 uJ로 설정하였으며, 홀(H)이 형성될 가공 대상물(10)의 가공 영역에는 레이저 빔(L)이 85 J/cm2 의 에너지 밀도(fluence)로 조사되었다. 가공하고자 하는 홀(H)의 직경은 35 um로 설정하고, 레이저 빔(L)의 스폿(S) 직경은 15 um로 설정하였다. 레이저 빔(L)의 2차원 이동은 음향 광학 편향기(30)를 이용하였으며, 제1 홀(101)을 형성하는 단계에서 레이저 빔(L)의 이동 속도는 2.0 m/s로, 제2 홀(201)을 형성하는 단계에서 레이저 빔(L)의 이동 속도는 0.5 m/s로 설정하였다.In the laser drilling method according to the embodiment, the

상기 제1 홀 및 상기 제2 홀을 형성하는 단계에서는, 상기 홀의 직경보다 작은 스폿 직경을 가지는 레이저 빔을 상기 홀의 형상에 기초하여 2차원 이동시키며,
