Claims (10)
상기 프로세싱을 위한 진공의 환경이 구축된 챔버;
상기 챔버의 내부에 설치되고, 상면에 기판을 지지하기 위한 서셉터;
상기 서셉터와 대치된 방향에 구비되는 타겟;
상기 서셉터 상의 기판에 결합 해리 에너지를 전달하기 위한 제1 광원과,
상기 타겟에 결합 해리 에너지를 전달하기 위한 제2 광원 중 적어도 하나의 광원을 포함하고;
상기 광원에는 방사되는 에너지량을 측정하기 위한 계측기가 내재되어 있고;
상기 광원은 상기 계측기와 서로 한 쌍으로 대응되도록 구성되어 있고;
상기 광원에서 총 방사 에너지 합과 상기 계측기에서의 측정값의 총합은 일정한 비율관계를 유지하고;
상기 비율 관계는 허용 오차내로 유지되게 하는 피드백 시스템을 더 포함하며,
상기 광원에서 제공하는 결합 해리 에너지는 목표 대상의 표면에 공급되는 것을 특징으로 하는 지향성 표면가열 장치.
