Electronic components mounted on a printed circuit board (PCB), for example, a CPU, a light emitting diode (LED), etc. may deteriorate or be damaged due to a temperature increase caused by heat generated during use.
In particular, LED, which has recently been in the limelight as a light source for lighting fixtures, is a semiconductor device that converts electrical energy into optical radiation. It is implemented by mounting on the upper surface of the terminal, electrically connecting the chip and the board or lead terminal, and forming a molded part using epoxy or the like on the upper part. It happens a lot.
Quite high heat is generated when each LED chip emits light. If this heat is not effectively discharged, the electrode pattern of the PCB board is lifted or thermal fatigue accumulates in the LED chip, reducing the reliability of long-term driving and performance. There is a problem that the LED chip may be damaged.
In a conventional heat dissipation method, an LED package in which an LED chip is packaged is mounted on a printed circuit board, and a heat dissipation member is attached to the lower surface of the printed circuit board to perform heat dissipation. According to this technology, heat generated from the LED chip is transferred to the heat dissipation member via the package substrate and the printed circuit board of the LED package. However, in this case, a plurality of substrates and components exist in the heat transfer path, so that all of these thermal resistances act. As a result, there is a problem in that heat generated from the LED chip cannot be effectively dissipated.
In particular, an adhesive material is used to attach the heat dissipation member to the printed circuit board, and a thermal interface material (TIM) having thermal conductivity is used as the adhesive material. However, such a TIM layer increases the thickness of the module and has high thermal resistance as well as high horizontal thermal conduction, thereby causing a problem of adversely affecting the lifespan of the LED light by transferring thermal fatigue to adjacent LED chips. On the other hand, most of the LED chips are mounted on a printed circuit board, but the back side of the printed circuit board has a surface treatment such as a film, and due to this surface treatment, there is a problem that the adhesive strength of the TIM layer is reduced and the thermal conductivity is also reduced.
Conventional TIM layers include a grease type with excellent flowability and a pad type with easy workability. In the case of the grease type, the contact pressure of the heat sink is weak, and the pad type cannot completely fill the steps of the complex surface structure. There was a problem in that it was vulnerable to heat transfer and the pad had to be fixed with another device.

For example, the composition for a new thermally conductive composite material may be prepared by mixing components constituting the composition for a new thermally conductive composite material described later and their contents, or a post-treatment known in the composition for a new thermally conductive composite material It may be manufactured by performing a process.
For example, the composition for new thermally conductive composite material includes 70 to 85 parts by weight of alumina powder, 13 to 30 parts by weight of polymer, 1 to 10 parts by weight of crosslinker, retardant and Each catalyst may contain 0.07 to 0.12 parts by weight.
At this time, the alumina powder is a thermally conductive filler formed in a spherical shape and having a diameter of 1 to 70 μm, and may contain 99% by weight or more of Al2O3 and less than 1% by weight of SiO2, Na2O, and Fe2O3. Al2O3 is 3,000 It can be produced in high temperature flames.
In the composition for new thermally conductive composite material, the heat dissipation performance of the curable type is higher than that of the non-curing type, and a composition for new thermally conductive composite material that increases thermal conductivity and adhesion between the PCB and the heat sink is required.

Referring to Tables 2 and 3 above, when the SRA is less than 65%, the heat dissipation performance is rapidly lowered, so it is meaningless to use it, and the material state is diluted and workability is also reduced. In addition, when the SRA is 90% or more, the heat dissipation performance is maintained to some extent, but the application becomes difficult and the workability decreases.
Therefore, the composition for new thermally conductive composite material according to the present invention is applied with 70 to 85% by weight of alumina powder, preferably 75 to 80% by weight, and in the case of METAL PCB, SRA75 to 76% is applied and FR-4 PCB In the case of SRA79 ~ 80% can be applied, for example, the composition for new thermally conductive composite material used in the METAL PCB of the present invention is spherical illumina 75.08%, silicon-based polymer 22.98%, crosslinker 1.69%, retardant 0.12% , can be provided with 0.12% of the catalyst.
In addition, the composition for new thermally conductive composite material used in the FR-4 PCB of the present invention is prepared with 79.99% by weight of spherical illumina, 18.46% by weight of silicon polymer, 1.35% by weight of crosslinker, 0.1% by weight of retardant, and 0.1% by weight of catalyst. It can be.
The polymer has a viscosity of 100 cP to 20,000 cP in the form of a colorless liquid based on vinyl terminated or vinyl branched polysiloxanes.
The crosslinker may be a hydrogen terminal or hydrogen side chain polysiloxane series, and may be provided as a methylhydrazine series.

1 to 6, the heat dissipation device for an LED lamp according to the present invention is stacked on a
In addition, according to another embodiment of the present invention, the LED lighting fixture can be manufactured using the LED lighting fixture heat dissipation device according to the present invention.
Referring to FIG. 1, a plurality of
Referring to FIG. 3 , the
Therefore, a plurality of
In the case of a general METAL PCB, since the backside is coated, the adhesion between the backside of the PCB and one side of the heat sink is very poor even if the composition for new thermally conductive composite material is applied.
Accordingly, in the case of the present invention, as shown in FIG. 4, the rear surface of the
At this time, the
In addition, the distance between the
This is because if the distance between the
If the surface treatment time is less than 1 second, power consumption decreases, but it is not easy to implement in reality, and if it exceeds 3 seconds, the temperature characteristics due to heat generation are similar, but power consumption is high. The speed can be realized from 1 second to 3 seconds per 1,995 mm2 area.
In addition, as shown in FIG. 5B, another line inclined at a preset angle may be spaced apart from a single line at preset intervals so that the rear surface of the
The composition for a new thermally conductive composite material according to the present invention has excellent adhesive strength and thermal conductivity, so that heat generated in electronic products such as LED packages is quickly transferred vertically and the effect of protecting the heat source is excellent.
In addition, the LED luminaire heat dissipation device according to the present invention has a surface treatment on the back of the PCB to strengthen the adhesive force between the heat sink and the PCB, thereby increasing the contact pressure and enhancing the heat dissipation effect, and maximized with the composition for new thermally conductive composite material. By increasing vertical thermal conductivity with contact pressure, it can be effectively used for heat dissipation of LED lighting that uses multiple heat sources and can extend its lifespan.
