3족 질화물 반도체는 C면 사파이어 위에서 성장되는 경우에, 상면은 동일하게 C면이지만, 도 4에 표시된 형태로 m축과 a축 방향을 가진다(도 5 참조).FIG. 4 is a diagram showing another example of a method of manufacturing a semiconductor light emitting unit according to the present disclosure. First, a growth substrate 10 (eg, a sapphire substrate) is prepared (
FIG. 5 is a diagram showing another example of a method of manufacturing a semiconductor light emitting unit according to the present disclosure. FIG. 6 is a diagram showing an example of a method of manufacturing a semiconductor light emitting device according to the present disclosure. 필요에 따라, 반도체 발광부(30)에 전극(50)을 형성하는 공정이 행해진다(단계⑨).FIG. 7 is a diagram showing another example of a method of manufacturing a semiconductor light emitting device according to the present disclosure. 필요에 따라, 반도체 발광부(30)에 전극(50)을 형성하는 공정이 행해진다(단계⑨).8 is a view showing another example of a method of manufacturing a semiconductor light emitting device according to the present disclosure, and first, the semiconductor
9 to 11 are diagrams showing other examples of a method of manufacturing a semiconductor light emitting device according to the present disclosure. 12 to 15 are views illustrating examples of a method of manufacturing a semiconductor light emitting device panel according to the present disclosure, and the semiconductor light emitting device shown in FIG. 9 will be described as an example. Of course, it can be applied to the semiconductor light emitting device shown in FIGS. 10 and 11 .
First, as shown in FIG. 12, at least the semiconductor
13 is a view showing an example of a method of transferring a flip chip type semiconductor light emitting device to a carrier according to the present disclosure.
Also, from the viewpoint of the growing method, it is common to grow the
On the other hand, when the
으로, AlN 버퍼층(20)만 성장한 경우(붉은 점선; Only AlN Seed)에 거의 휨이 없음을 알 수 있으며, 본 개시의 방법의 경우에(푸른 작은 점선; Epi on Pattern) 3.5㎛ 정도의 휨을 보였고, 종래의 방법 경우에(푸른 긴 점선; Epi on Planar) 53.3㎛ 정도의 휨을 보였다.In addition, according to the manufacturing method of the semiconductor light emitting part shown in FIG. 4, since each semiconductor
Meanwhile, in the case of manufacturing the semiconductor
In addition, in the case of using the
In addition, in the case of the conventional semiconductor
22 is a diagram showing an example of a detailed structure of a semiconductor light emitting unit according to the present disclosure. The semiconductor
When the
1) Buffer layer growth conditions: sputtering method,
2) Production conditions for growth prevention film: using PECVD, growth temperature: 200~300℃, thickness: 100~500nm, SiH 4 + N 2 O gas was used.
3) Semiconductor light emitting part growth conditions: MOCVD, conventional semiconductor light emitting part growth method is used, but in the case of using the existing quantum well growth method, the growth rate in the vertical direction is about 3 times faster, and the growth rate in the lateral direction is faster than the existing method. 20-40% slower than Considering this, the growth temperature and pressure are adjusted to form quantum wells.

In FIG. 23( c ), the

Finally, as shown in FIG. 27(h), it is possible to manufacture a semiconductor light emitting device panel by attaching to a

Next, as shown in Fig. 29(d), the semiconductor
Finally, as shown in FIG. 29(e), the
As shown in FIGS. 29(f) and 29(g), the switches 30BT, 30GT, and 30RT are directly formed (either grown or placed) without making an
By taking this form, the
30 is a diagram illustrating an example of a method of manufacturing a carrier according to the present disclosure.
First, as shown in FIG. 30(a), a
Next, as shown in FIG. 30 (b), a
Next, as shown in FIG. 30(c), the intaglio material S is pressed against the
When the intaglio material S is a UV curing material, as shown in FIG. can be fixed. By manufacturing the

Next, as in FIG. 30(f), the semiconductor
Next, as shown in FIG. 30(g), after removing the
Finally, as in FIG. 30(h), it is possible to position the semiconductor
31 is a view showing another example of a method of manufacturing a semiconductor light emitting device panel according to the present disclosure, in which the semiconductor light emitting device panel is manufactured using a permanent magnet and an electromagnet.
First, as shown in FIG. 31(a), a
Next, as in Fig. 31(b), the semiconductor

Next, as in FIG. 31(e) and in the same manner as in FIG. 30(h), UV is irradiated to release the adhesive force between the
Next, as shown in FIGS. 31(f) and 31(g), after positioning the
Next, as shown in FIGS. 31(h) and 31(i), after positioning the semiconductor
Finally, as in FIG. 31(j), it is possible to position the semiconductor
Meanwhile, in FIG. 31, the
32 is a diagram showing an example of a method of making a
By using the
Furthermore, by using the structure shown in FIG. 22, the warpage of the

Next, as in FIG. 36(b), the
Finally, as shown in FIG. 36(c), the
FIG. 37 is a view showing an example of using the carrier shown in FIG. 36. By forming the
