Abstract
A semiconductor device and manufacturing method using carbon nanotubes are provided. In embodiments, a stack of nanotubes is formed, and then a non-destructive removal process is used to reduce the thickness of the stack of nanotubes. A device such as a transistor can then be formed from the reduced stack of nanotubes.

This application claims priority from US Provisional Application No. 63/025,341, filed May 15, 2020, which is incorporated herein by reference.
Semiconductor devices are used in various electronic applications such as, for example, personal computers, cell phones, digital cameras, and other electronic equipment. Semiconductor devices are generally fabricated by sequentially depositing insulating or dielectric layers, conductive layers, and semiconductor material layers over a semiconductor substrate, and patterning the various material layers using lithography to form circuit components and elements thereon. .
The semiconductor industry continues to improve the integration density of various electronic components (e.g., transistors, diodes, resistors, capacitors, etc.) by continually shrinking the minimum feature size, so that more components are given allow them to accumulate in the area. As feature sizes continue to shrink in the semiconductor fabrication process, many issues arise that need to be addressed.

In another embodiment, the
일 실시예에서, 탄소 나노튜브들(101)은 (후속하는 정화를 갖는) 탄소 아크 방전 방법(carbon arc discharge method), 레이저 기화 방법(laser vaporization method), 촉매 화학 기상 증착(catalyzed chemical vapor deposition), 볼 밀링 및 후속 어닐링(ball milling and subsequent annealing), 확산 화염 합성(diffusion flame syntheses), 전기 분해(electrolysis), 폴리머의 열처리(heat treatment of a polymer), 저온 고체 열분해(low-temperature solid pyrolysis), 또는 이들의 조합들 등과 같은 임의의 적합한 방법을 사용하여 형성된 단일 벽 탄소 나노튜브들(single-walled carbon nanotubes)일 수 있다.
Optionally, in some embodiments, the
In one embodiment, the
In one embodiment, the
Additionally, although the
Additionally, if there is an electrostatic field 119 (generated passively or actively) on the
As the filtering process continues, the
2a and 2b show that once the
