Description
The present invention relates to a semiconductor chip, a semiconductor package, and a method for manufacturing the same.
In order to prevent signal delay of the semiconductor chip, it is important to reduce the resistance capacitance (RC) value proportional to the wiring resistance and the capacitance between the wirings. However, in the structure for reducing the RC value, durability of the interlayer insulating film on which wirings are disposed is deteriorated, so that cracks may occur due to external impact.
In particular, when manufacturing a semiconductor package, a wire is attached to a bonding pad of a semiconductor chip by a wire bonding process. In the wire bonding process, pressure is applied to the main pad of the semiconductor chip, so that the possibility of cracks occurring in the insulating interlayer under the bonding pad may increase. Accordingly, there is a demand for a technique for suppressing the occurrence of cracks in the semiconductor chip and preventing the cracks from progressing.

2 is an enlarged plan view illustrating a semiconductor chip according to an embodiment of the present invention. FIG. 2 is an enlarged view of part A of FIG. 1 .
Referring to FIG. 2 , the
The

Specifically, since pressure or heat must be applied to the
