Claims (7)
상기 복수의 챔버 각각에 단량체를 주입하는 복수의 단량체 주입부;
상기 복수의 챔버 각각에 개시제를 주입하는 복수의 개시제 주입부;
상기 단량체 및 상기 개시제를 이용하여 상기 기판에 박막을 형성하기 위해 상기 복수 개의 챔버 각각의 온도를 조절하는 복수의 온도 조절부;
자유 라디칼(free radical)을 형성하기 위하여 상기 개시제를 열분해하는 가열부; 및
상기 자유 라디칼과 상기 단량체를 상기 기판에 흡착시키기 위해 상기 복수의 챔버 각각의 적어도 일부분의 온도를 낮추는 냉각부를 포함하되,
상기 복수의 단량체 주입부는
상기 복수의 챔버 각각에 수용된 기판마다 서로 다른 박막이 형성되도록 하기 위하여 상기 복수의 챔버 각각에 서로 다른 단량체를 주입하며,
상기 가열부는
상기 복수의 챔버 각각에 서로 다른 단량체가 주입되는 경우, 상기 서로 다른 단량체 각각이 상기 개시제와 함께 열분해되지 않도록 서로 다른 온도로 상기 개시제를 열분해하는 것을 특징으로 하는, 다층 iCVD 시스템.A plurality of chambers in which chambers capable of accommodating substrates are vertically stacked;

A heating unit thermally decomposing the initiator to form free radicals; And
A cooling unit for lowering a temperature of at least a portion of each of the plurality of chambers to adsorb the free radicals and the monomers to the substrate,
The plurality of monomer injection parts
Different monomers are injected into each of the plurality of chambers in order to form a different thin film for each substrate accommodated in each of the plurality of chambers,
The heating part
When different monomers are injected into each of the plurality of chambers, the initiator is pyrolyzed at different temperatures so that each of the different monomers is not pyrolyzed together with the initiator.
상기 복수의 챔버 각각에 개시제를 주입하는 단계;
상기 복수의 챔버 각각에 단량체를 주입하는 단계;
자유 라디칼을 형성하기 위하여 가열하는 단계; 및
상기 자유 라디칼과 상기 단량체를 상기 기판 상에 흡착시켜 박막을 형성하기 위하여 냉각하는 단계를 포함하되,
상기 단량체를 주입하는 단계는
상기 복수의 챔버 각각에 수용된 기판마다 서로 다른 박막이 형성되도록 하기 위하여 상기 복수의 챔버 각각에 서로 다른 단량체를 주입하며,
상기 가열하는 단계는
상기 복수의 챔버 각각에 서로 다른 단량체가 주입되는 경우, 상기 서로 다른 단량체 각각이 상기 개시제와 함께 열분해되지 않도록 서로 다른 온도로 상기 개시제를 열분해하는 것을 특징으로 하는, 다층 iCVD 방법.
