To this end, a switch circuit combining a transistor having a low breakdown voltage and a normal off operation characteristic and a transistor having a high breakdown voltage and a normally on operation characteristic has been studied.
The switch circuit may include a plurality of transistors connected in a cascode form. Such a switch circuit has a problem that it is difficult to operate at high speed. In addition, there is a problem that the amount of current that can flow in the switch circuit is limited due to the voltage limitation between the gate and the source of the transistor having the operating characteristics of normal. When the amount of current is limited, the switch circuit has a problem in high power operation.

In the following, embodiments of the present invention will be described clearly and in detail so that those skilled in the art of the present invention can easily implement the present invention.
1 is a block diagram exemplarily showing a cascode switch circuit according to an embodiment of the present invention. Referring to FIG. 1, the
In an embodiment, the
The
Referring to FIG. 1, the gate G1 of the first transistor and the gate G2 of the second transistor are not directly connected to each other. A
The
When the
The
In summary, the
According to an embodiment of the present invention, the switching control signal may simultaneously reach the gate G1 of the first transistor and the gate G2 of the second transistor. Accordingly, the first and
The first resistor R1 may be disposed between the
The time constant of the switching control signal applied to the gate G1 of the first transistor is the size of the first resistor R1, the capacitance of the gate G1 of the first transistor, and the
According to an embodiment of the present invention, the operation time of the
In an embodiment, the
2 is a block diagram illustrating a cascode switch circuit according to an embodiment of the present invention. Referring to FIG. 2, the
