상기 세척 공정 챔버, PEALD 공정 챔버, 및 열 ALD 공정 챔버와 각각 일측변과 접하도록 형성되어 상기 기판을 연속해서 진공상태에서 in-situ로 세척 공정 챔버에서, PEALD 공정 챔버 및 열 ALD 공정 챔버로 이송시키는 이송챔버를 포함하고
상기 세척공정챔버는 상기 기판을 HCL 또는 암모니아수(NH4OH) 와 초순수(Deionized Water)를 일정 비율로 섞은 용액으로 1~2분 동안 세척을 실시하고, 이후 연속적으로 (NH4)2S용액에서 10~30분간 세척을 실시하고,
