In addition, each component is exaggerated, omitted, or schematically illustrated for convenience and clarity of description.
1 is a perspective view showing a solar cell according to an embodiment of the present invention, Figure 2 is a cross-sectional view showing a cross-sectional view taken along line A-A 'of the solar cell of Figure 1, and Figure 3 is B of the solar cell of Figure 1 It is sectional drawing which shows the cross section of -B '. 2 and 3 are cross-sectional views of the solar cell of FIG. 1 taken along the X-Y plane and observed in the Z direction.
Referring to the drawings, the
예를 들어, 실리콘에 3족 원소인 B, Ga, In 등이 불순물로 도핑 되어 P형으로 구현될 수 있고, 5족 원소인 P, As, Sb 등이 도핑되어 N형으로 구현될 수 있다.The
Although not shown in the figure, the surface of the
The
Meanwhile, the
In general, the more impurities present in the
Therefore, the
The first
The first
Although not shown in the drawing, when the
In addition, the
The back
In addition, the back
Meanwhile, since the doping concentration of the
The
Meanwhile, according to the present invention, the thickness of the rear
First, when the
As such, when the thickness of the rear
As another example, when the
On the other hand, the second
Although not shown in the drawing, when the
In addition, the
The plurality of
On the other hand, the number of the
If the number of the
3 is a cross-sectional view illustrating a cross-sectional view of B-B 'of the solar cell of FIG. Shows that. However, unlike the drawing, the
As shown in FIG. 3, when the rear
However, a second impurity for forming the
Meanwhile, the distance T between the rear
4 is a cross-sectional view showing a cross section of a solar cell according to an embodiment of the present invention, Figure 5 is a view showing a doping profile of the emitter layer of the solar cell of Figure 4, Figure 6 shows the results according to Figure 5 Figure shown.
Referring to FIG. 4, the
Since the
Referring to FIG. 4, the
즉, 도 5의 A는 B보다 도핑 깊이가 크나, A와 B는 동일한 저항을 가지며, A와 B 모두 70Ω/□으로 설정되어 있다.FIG. 5 illustrates a doping profile of the
도 6을 참조하면, 도 6의 (a)와 같이 에미터층(220)의 도핑 깊이가 보다 큰 A의 경우가 B에 비해 다소 Jsc가 감소하나, 도 6의 (b)에 도시된 바와 같이, A는 표면의 도핑 농도가 낮아짐에 따라 SRV(Surface recombination velocity)가 개선되기 때문에, B에 비해 Voc가 크게 증가하는 것을 알 수 있다. FIG. 6 illustrates the results of a solar cell measured by varying the resistance of the
Meanwhile, the
Accordingly, in the

This structure has the same result as the

In this case, the thickness of the rear

7 to 12 are views illustrating a method of manufacturing a solar cell according to an embodiment of the present invention.
First, FIGS. 7 to 11 illustrate an example of a process of manufacturing the
Although not shown in the drawings, the uneven structure may be formed on the
Next, as shown in FIG. 8, the
Secondary doping may be performed by a method such as ion implantation, and the
Subsequently, the second impurity layer is formed by doping the second impurity. The second impurity layer is collectively referred to as a layer including the doped second impurity, and the second impurity may be activated by a heat treatment to be described later to become the rear
In addition, since the
As a result, as described above with reference to FIG. 3, the rear
Meanwhile, the
Next, as shown in FIG. 10, a
In this case, the number of
Subsequently, the first impurity layer doped with the first impurity and the second impurity layer doped with the second impurity are simultaneously heat-treated to activate the first impurity and the second impurity, respectively, so that the front of the
Meanwhile, the first impurity and the second impurity may be doped by, for example, ion implantation. In this case, the ion implantation method for doping the first impurity and the second impurity may be performed under conditions. It can be carried out without a change of, thereby increasing the productivity of the solar cell (100). That is, after the first impurity is doped by ion implantation, the second impurity can be doped by ion implantation under the same conditions, whereby the first impurity and the second impurity are similar to Rp. Can be doped with a Projected range.
On the other hand, for example, when the
As another example, when the
Next, as shown in FIG. 9, the first
In addition, although not shown in the drawings, a passivation layer may be further formed on the
The first
For example, the
In addition, the
Since the
On the other hand, the number of the

Accordingly, the
