Abstract
Description
The present invention relates to a plasma reactor having a plurality of electrode assemblies.
Conventional plasma reactors use one electrode assembly in a circular roll around a dielectric.
Therefore, when a problem occurs in the electrode assembly, the power supply must be turned off, and as a result, a pollutant introduced from the process chamber flows to the vacuum pump because the plasma reaction cannot be performed.
The present invention provides a plasma reactor having a plurality of electrode assemblies.
In order to achieve the above object, the plasma reactor according to an embodiment of the present invention includes a body; And a plurality of spaced apart electrode assemblies formed on the body. The present invention relates to a plasma reactor, and may implement a plurality of electrode assemblies to decompose contaminants.
In a conventional plasma reactor, one electrode assembly is formed over the entire body. Therefore, in this case, when a problem occurs in the electrode assembly, the power supplied to the electrode assembly is cut off, and as a result, the plasma reaction does not occur. As a result, a problem arises that contaminants introduced from the process chamber flow directly into the vacuum pump.
On the other hand, in the plasma reactor of the present invention, since a plurality of electrode assemblies are formed on the body, even if a problem occurs in some electrode assemblies, the plasma reaction is continuously performed by the normal electrode assembly, and as a result, contaminants during the process are transferred to the vacuum pump. There is no flow problem.
Hereinafter, various embodiments of the present invention will be described in detail with reference to the accompanying drawings.
1 is a view schematically showing a process system according to an embodiment of the present invention.
Referring to FIG. 1, the process system of this embodiment may include a
However, the
Hereinafter, for convenience of description, it will be assumed that the
The
As a result, the exhaust gas including the precursor, the process gas, the cleaning gas, or the byproduct is input from the
Such contaminants may be deposited on the inner surface of the pipe and block the inside of the pipe. In addition, when the contaminants are input to the
Thus, a
The
Here, if the electrode is destroyed, the plasma reaction does not occur in the
Therefore, the
Hereinafter, various embodiments of the
2 is a perspective view showing a plasma reactor according to a first embodiment of the present invention, Figure 3 is a view showing the flow of the electric field in the plasma reactor of Figure 2, Figure 4 is a contamination in the plasma reactor of Figure 2 A diagram showing the flow of matter.
The
The electrode assembly 202 is formed on a portion of the
Specifically, contaminants input through the
While the contaminants flow inside the
According to one embodiment, two or more electrode assemblies 202, for example four
For example, as shown in FIG. 3, the
If only one electrode is formed throughout the
On the other hand, when the plurality of electrode assemblies 202 are formed in the
According to an embodiment, power may be applied to the electrode assemblies 202, respectively. In this case, the power sources may be sub-power sources separated from one power source.
When some of the electrode assemblies 202 do not operate normally, a stronger power may be applied to the normally operating electrode assembly to increase the plasma density. At this time, the power supply may be cut off to the electrode of the electrode assembly that does not operate normally. As a result, the contaminant removal efficiency may be similar to when all electrode assemblies operate normally even though some electrode assemblies do not operate normally.
According to one embodiment, the
In addition, the
In addition,
On the other hand, since the
According to one embodiment, the
In summary, a plurality of
5 is a view showing a plasma reactor according to another embodiment of the present invention.
Referring to FIG. 5, the plasma reactor according to the present embodiment may include a
In FIG. 2, one
However, even though the
6 is a view showing a plasma reactor according to another embodiment of the present invention.
Referring to FIGS. 6A and 6B, the plasma reactor according to the present embodiment may include a
In FIG. 2, the
On the other hand, the components of the above-described embodiment can be easily identified from a process point of view. An additional ground is formed at the inner center of the body to minimize the interference between the electric fields formed by the electrode assemblies, so that the electric field by the electrode assemblies and the additional ground is not formed as an inlet through which the pollutant is introduced. The electrode assemblies are arranged toward the additional ground with the electrode assemblies located between the inlet and the additional ground, thereby inhibiting plasma propagation to the inlet,
The plasma reactor, characterized in that when some electrode assembly does not operate normally, the power supply to the some electrode assembly is cut off and higher power is applied to the normally operating electrode assembly.
