Abstract
Description
The present invention relates to a method for manufacturing a vacuum chuck member for use in a vacuum chuck device for fixing by applying a negative pressure to the object to be processed, and more particularly, to a vacuum chuck member manufactured by using a porous material member made of a resin material And a vacuum chuck member for producing a vacuum chuck member, and a vacuum chuck member manufactured thereby.
The production process involves the process of assembling the various parts on the production line or transferring the assembled parts. In order to handle individual parts or their assemblies in each process, a device for holding and fixing them is required, and one of these devices is a chuck device. Chuck is used for various tasks such as fixing or moving an object.
음압으로 대상을 흡입하여 고정하는 진공척장치는 가볍고 정밀한 대상을 섬세하게 취급하는데 보다 적합할 수 있다(대한민국등록특허 제10-1736824호 등).The chuck device may have various shapes depending on the object to be handled. For example, when the weight and the hardness of the workpiece are high, a large chuck using a mechanical fixing structure may be used, while the workpiece is lighter and more delicate. If this is necessary, another type of chuck device may be used. A vacuum chuck device for sucking and fixing an object by sound pressure may be more suitable for delicately handling a light and precise object (Korea Patent No. 10-1736824, etc.).
However, even in the case of a vacuum chuck device, improvements may be necessary as necessary or more suited to the process. For example, when handling semiconductor wafers or LCD substrates with extremely precise surfaces and very thin thicknesses, the material of the part in close contact with the object becomes a problem, and it is difficult to use a material such as a metal or ceramic as it is. May occur. In such a case, it is difficult to find a suitable substitute, and when the material is different, there is a problem that it is difficult to process smoothly in the conventional manner, and a solution for this was required.
In addition, the vacuum chuck member according to the present invention can be manufactured by the manufacturing method of the present invention.
According to the present invention, it is possible to manufacture a vacuum chuck member which can smoothly handle an object such as a semiconductor wafer or an LCD substrate with an extremely precise and thin thickness without damage. In particular, due to the characteristics of the material, it is possible to obtain an excellent effect that can be used as a chuck member without any problem by processing the porous material of the resin material, which was very difficult to use as a chuck member due to clogging caused by grinding or milling work. . In addition, the structure of the chuck member can be adjusted very conveniently and precisely to a shape suitable for the process, without being limited to a simple planar structure, so that the chuck member can be smoothly provided according to the application. In addition, the vacuum chuck member manufactured as described above smoothly handles the to-be-processed objects such as semiconductor wafers and LCD substrates, and has a thin thickness, and has a structure suitable for the process to facilitate a special manufacturing process. Since it can advance, product productivity can also be improved significantly. For example, even in a process of joining one or more workpieces in a layered manner, by using a vacuum chuck member having a specific shape made of the resin material according to the present invention, surface damage can be greatly reduced, and an excess air layer generated at the joining surface. It is also possible to get rid of defects such as VOID phenomenon very effectively.

The porous material member prepared in step (a) is made of a resin material, it may be a porous material member (1a) as shown in FIG. The
This material member (1a) can proceed to the subsequent manufacturing process in a fixed state to the casing (2) as shown in Figure 4 according to an embodiment of the present invention. That is, the
Hereinafter, the steps (b) to (d) will be described in more detail.
Cutting of step (b), as shown, can be carried out in a state in which the material is cut into the receiving
In addition, the casing (2) can be fixed by pressing at least a portion of the remaining surface other than the cut surface of the material member, preferably a surface between the back surface of the cut surface and the cut surface (side of the material member of Figure 4). have. For example, the surface between the exposed surface of the
Thereafter, at least one surface of the
FIG. 9 is a photograph of the surface of the material member before cutting corresponding to the process of FIG. 3, and FIG. 10 is a photograph of the surface of the material member after cutting corresponding to the process of FIG. 5. Compared to the clean surface of FIG. 9, the post-cut surface of FIG. 10 shows irregularly distributed cutting debris over the machined traces. In this state, the pores are blocked by cutting chips, making it difficult to pass air.
This problem is very effectively solved through the subsequent manufacturing process of FIGS. 6 and 7. First, as shown in FIG. 6, heat treatment is performed on the cut surface of the
At this time, the heat treatment applied to the cut surface of the
On the other hand, step (c) may be a process of simultaneously deforming a portion of the material member (1a) with heat as shown in Figure 6, forming at least a portion of the cut surface as a protruding surface. That is, the protruding
The protruding
The step (c) of the heat treatment may be performed in a state in which at least a portion of the remaining surfaces other than the cut surface of the
Thereafter, as illustrated in FIG. 7, the deformable 12 ′ is removed from the surface of the
Hereinafter, the effects of the present invention through the experimental example in more detail. In the following description of the experimental example, each component is the same as the component described above, and thus the reference numerals will be described without reference.
Experimental Example
The adsorption force confirmation experiment for the vacuum chuck member of Example 1 prepared by the production method of the present invention was carried out. For comparison, Reference Examples 1 and 2 were prepared. Reference Example 1 was prepared with the porous material member (polyethylene resin material) fixed to the casing in the state shown in FIG. 4. Reference Example 2 was prepared by performing a planarization operation so as to become a plane having a planar tolerance of 2 to 3 μm with a mill in a state where the porous material member (polyethylene resin material) is fixed to the casing in the state shown in FIG. 4. In Example 1, the porous material member (polyethylene resin) is fixed to the casing in the state shown in FIG. Time 0.5 seconds) to form a strain on the surface, it was prepared through a process of removing the strain formed on the surface with a cutter.
For Reference Examples 1, 2 and Example 1, after the vacuum was formed through the gas suction path with a vacuum generator, the adsorption force experiment was conducted by measuring the pressure with a vacuum gauge.
The results are shown in Table 1.
As shown in the results of Table 1, the reference example 2 which performed the cutting (planarization) operation | work on the porous material member which consists of polyethylene resins increases the negative pressure significantly compared with the reference example 1 which is the porous material member before a cutting (planarization) operation. I can see that. This may be due to a phenomenon in which pores are blocked by cutting debris generated during cutting (flattening) operation. On the other hand, in the case of Example 1, which proceeds to heat treatment and removal after cutting (flattening), it can be seen that the negative pressure of the level before cutting (flattening) is shown. Since the lower negative pressure than the positive pressure indicates that the adsorption force is excellent, it can be seen that the adsorption force of Example 1 is superior to that of Reference Example 2. That is, in the case of Example 1, it can be seen that the cutting (flattening) operation as shown in Reference Example 2 shows the adsorption force of the level before the cutting operation.
From these experimental results, it can be seen that the present invention can produce a vacuum chuck member having excellent adsorptive power, and the adsorptive power of the vacuum chuck member manufactured by such a method is also excellent.
