Claims (4)
상기 p형 접촉층을 보호할 수 있도록 p형 접촉층(116)의 표면에 유전막(120)을 형성하는 제1공정(S1)과;
상기 수광부의 외곽 부분에 p형 접촉층으로부터 p형 클래드층까지 링 형태의 절연체를 형성할 수 있도록 유전막의 표면에 링 형태의 제1포토레지스트(130)를 형성한 다음 그 내부에 이온(140)을 주입하는 제2공정(S2)과;
상기 제1포토레지스트를 제거한 다음 상기 유전막의 표면에 제2포토레지스트(131)를 도포하여 메사패턴을 형성한 후 상기 제2포토레지스트를 제외한 부분에 대하여 표면으로부터 n형 접촉층까지 습식식각하는 제3공정(S3)과;
상기 제2포토레지스트를 제거한 다음 p형 접촉층의 금속 전극이 증착되는 부분을 형성할 수 있도록 상기 유전막(120)의 표면에 링 형태의 제3포토레지스트(132)를 도포하여 메사패턴을 형성한 후 제3포토레지스트를 제외한 부분에 대하여 유전막과 p형 접촉층을 식각하는 제4공정(S4)과;
상기 제3포토레지스트와 유전막을 제거한 다음 p형 클래드층으로부터 n형 접촉층에 대하여 식각된 부분의 평탄화를 실시한 다음 상부면에 SiN코팅층(160)을 형성하는 제5공정(S5)과;
상기 SiN코팅층 위에 p형 접촉층의 금속 전극이 증착되는 부분을 제외하고 제4포토레지스트(133)를 코팅한 다음 n형 금속 전극(170)을 증착하는 제6공정(S6)과;
상기 p형 접촉층의 금속 전극이 증착되는 부분의 SiN코팅층을 제거한 다음 p형 금속 전극(171)을 증착한 후 상기 제4포토레지스트(133)를 제거하는 제7공정(S7);
으로 이루어지는 것을 특징으로 하는 포토다이오드의 제조방법.

A seventh step (S7) of removing the SiN coating layer of the portion where the metal electrode of the p-type contact layer is deposited and then depositing the p-type metal electrode 171 and then removing the fourth photoresist 133;

상기 제1포토리소그래피 패턴을 제거한 다음 상기 유전막의 표면에 제2포토리소그래피 패턴(231)을 형성하여 메사패턴을 형성한 후 상기 이온을 주입하여 형성된 절연체의 중앙으로부터 외곽지역에 대응되는 부분에 대하여 p형 접촉층으로부터 n형 접촉층까지 습식식각하는 제3공정(S3)과;
상기 p형 접촉층으로부터 n형 접촉층의 식각된 부분의 평탄화 공정을 실시하는 제4공정(S4)과;
상부면에 SiN코팅층을 형성한 다음 상기 SiN코팅층을 보호하기 위한 제3포토리소그래피 패턴(232)을 형성한 후 n형 접촉층 상에 n형 금속을 증착하는 제5공정(S5)과;
상기 제3포토리소그래피 패턴을 제거한 다음 SiN코팅층의 표면에 제4포토리소그래피 패턴(233)을 형성한 후 상기 p형 접촉층의 금속 전극이 증착되는 부분의 SiN코팅층을 식각하는 제6공정(S6)과;
상기 제4포토리소그래피 패턴을 제거한 다음 SiN코팅층의 표면에 제5포토리소그래피 패턴(234)을 형성한 후 p형 금속과 패드 메탈을 증착하는 제7공정(S7);
