Description
The present invention relates to a contact signal transmission sensor, a bidirectional transistor having a negative resistance characteristic using a leakage current blocking insulating film, and a contact signal transmission sensor for blocking leakage current by transferring a diffusion current flowing through the insulator by contact. It is about.
There is a time delay in the process of converting signals of electronic circuits in the screen door of the subway, which uses an optical sensor to implement an automatic switching system. In addition, due to the characteristics of the optical sensor, if the foreign matter on the part to detect the optical signal, the recognition rate is significantly reduced, so you must always clean the detection surface.
Therefore, instead of the optical sensor which has a big problem in stability as the recognition rate varies greatly depending on the state, the development of a contact signal transmission sensor that can solve not only the electrical stability of the device itself but also problems that may occur in management This is desired.
In addition, static electricity generated in vehicles, elevators, steel structures, steel products, and the like threatens the passenger's mood and health, and causes malfunctions of various electronic products.
Conventional anti-static devices have a method of connecting the ground wire, but is not a way to block the occurrence of the fundamental leakage current, there is a problem that requires separate installation from the outside separately from the electronic sensor.
On the other hand, the general sensor technology is always accompanied by the problem of leakage current, so a technology for blocking the leakage current itself is required. Conventional electronic sensors increase the sensitivity through a separate embedded system that amplifies the required signal current and cuts off the leakage current to convert the signal. Noise also amplifies accordingly.
Therefore, an object of the present invention for solving the conventional problems as described above, by applying a function that can transmit a signal between the electronic sensor using the diffusion current flowing in the insulator can be applied to the switchgear like a screen door of the subway The present invention provides a bidirectional transistor and a touch signal transmission sensor using the same.
In addition, another object of the present invention is to provide a bidirectional transistor and a contact signal transmission sensor using the same to easily remove the static electricity, and can also be used as a ground wire to be mounted on a vehicle, elevator, steel structure, steel products that generate static electricity. .

The present invention relates to a transistor structure for generating an electrical signal for implementing a touch signal transmission sensor, and bidirectional transistor overcoming the difficulty of practical use due to the very low current value of the transistor without a channel layer and the contact signal transmission using the same It is related to the sensor.
A typical transistor has a structure in which a source and a drain electrode are separated by a gate electrode and a gate insulating film, and a channel is formed between the source and the drain. In addition, the change of the current value is mainly controllable by the channel. Therefore, the transistor cannot be configured by arranging the source and drain electrodes in series and in parallel.
In a transistor without a channel layer, an electronic sensor operates while a diffusion current is generated by spontaneous polarization generated from a potential difference caused by a potential barrier caused by a depletion layer or an amorphous insulating layer. As a diffusion current transfer characteristic, spontaneous polarization characteristics of dielectrics in which (+) diffusion current flows on the opposite side when (-) voltage is applied to SiOC insulation film as gate insulating film, and (-) diffusion current flows on the other side when (+) voltage is applied In the case of using a SiOC thin film as the gate insulating film of the transistor, a bidirectional transistor in which the transistor can be simultaneously made according to the change of the gate electrode can be obtained.
When the positive voltage is applied, the spontaneous polarization characteristic of the dielectric with the negative current flowing to the opposite side forms a diffusion current, and since the diffusion current acts in the direction opposite to the direction of the drift current, the internal potential difference is reduced. Therefore, the spontaneous polarization characteristic of dielectrics with low dielectric constant is characterized by the fact that when SiOC insulating film is used between metal / semiconductor interfaces where the increase of resistance due to metal contact may be a problem, the potential barrier caused by the insulating film causes diffusion current and diffusion current. Since the opposite to the direction of the drift current applied to the metal, the effect of increasing the resistance in the metal contact disappears and as a result a lot of current flows through the metal contact.
Therefore, when an insulating material having physically, chemically and electrically stable properties at the depletion layer level is used, the diffusion current is stably generated, and the bidirectional transfer transistor is easily made into a high sensitivity electronic sensor. As an insulating film having such characteristics, the SiOC thin film is a next-generation insulating film with excellent insulation and stable physical and chemical properties, and easily forms a schottky junction as a potential barrier due to low polarization, thereby maximizing the effect of reducing contact resistance at the interface. As more diffusion current flows, the efficiency of the electronic sensor can be increased.
