상기 평탄절연층을 식각한 비아홀을 통해 상기 복수의 트랜지스터부와 전기적으로 각각 연결되도록 상기 평탄절연층 상에 적층하여 상기 복수의 단위 적층구조물 각각에 대응되는 각 마이크로 픽셀마다 캐패시터부를 형성하는 단계;
상기 복수의 트랜지스터부 상에 층간절연층을 형성하는 단계;
상기 복수의 트랜지스터부 각각의 소스와 게이트의 적어도 일부가 각각 노출되도록 상기 층간절연층을 식각하는 단계;
노출된 각각의 상기 소스를 제1 방향 라인별로 연결하도록 상기 층간절연층 상에 복수의 제1 배선을 포함하는 복수의 소스 패드를 형성하는 단계; 및
노출된 각각의 상기 게이트를 상기 제1 방향 라인과 교차하는 제2 방향 라인별로 연결하도록 상기 층간절연층 상에 복수의 제2 배선을 포함하는 복수의 게이트 패드를 형성하는 단계;를 포함하고,
상기 캐패시터부를 형성하는 단계에서는 상기 캐패시터부의 용량이 상기 복수의 단위 적층구조물 각각을 구동하는 전류가 공급되는 상기 복수의 소스 패드 각각의 전류 공급 지점과 상기 캐패시터부의 거리에 따라 달라지도록 상기 캐패시터부를 형성하는 마이크로 픽셀 어레이 발광다이오드의 제조방법.
Forming an n-type semiconductor layer, an active layer and a p-type semiconductor layer on a substrate formed of a transparent material to form a semiconductor laminate;
Etching and patterning the active layer and the p-type semiconductor layer such that the active layer and the p-type semiconductor layer are separated into a plurality of unit laminated structures arranged two-dimensionally to form a micro pixel array;
Forming a reflective layer on the p-type semiconductor layer;
Forming a p-type electrode on the p-type semiconductor layer of each of the plurality of unit laminated structures;
Stacking an insulating layer on the semiconductor stacked body;
Forming a plurality of transistor portions two-dimensionally arranged on the insulating layer so as to be electrically connected to each of the p-type electrodes on the semiconductor stacked body;
Stacking a flat insulating layer on the plurality of transistor portions;
Forming a capacitor unit for each micro-pixel corresponding to each of the plurality of unit stack structures by stacking the flat insulating layer on the flat insulating layer so as to be electrically connected to the plurality of transistor units through a via hole formed by etching the flat insulating layer;
Forming an interlayer insulating layer on the plurality of transistor portions;
Etching the interlayer insulating layer such that at least a part of a source and a gate of each of the plurality of transistor portions are exposed;
Forming a plurality of source pads including a plurality of first wirings on the interlayer insulating layer to connect each of the exposed sources by a first directional line; And
Forming a plurality of gate pads including a plurality of second wirings on the interlayer insulating layer so as to connect each of the exposed gates by a second directional line intersecting the first directional line,
The capacitor portion may be formed so that the capacitance of the capacitor portion varies depending on a distance between a current supply point of each of the plurality of source pads supplied with a current for driving each of the plurality of unit lamination structures and the capacitor portion, Method of manufacturing a micropixel array light emitting diode.
