Abstract
박막 태양전지 모듈은 기판; 기판의 중앙 영역에 위치하며, 제1 전극, 제2 전극 및 상기 제1 전극과 상기 제2 전극 사이에 위치한 적어도 하나의 광전 변환부를 포함하는 복수의 제1 셀; 및 기판의 가장자리 영역에 위치하며, 제1 전극, 제2 전극 및 상기 제1 전극과 상기 제2 전극 사이에 위치한 적어도 하나의 광전 변환부를 포함하는 복수의 제2 셀을 포함하고, 제1 셀과 제2 셀은 각각 서로 동일한 개수의 광전 변환부를 포함하며, 서로 동일한 층에 위치하는 광전 변환부에 있어서, 제2 셀의 광전 변환부는 제1 셀의 광전 변환부보다 높은 밴드갭 에너지를 갖는다.
Description
본 발명은 박막 태양전지 모듈에 관한 것이다.
최근 석유나 석탄과 같은 기존 에너지 자원의 고갈이 예측되면서 이들을 대체할 대체 에너지에 대한 관심이 높아지면서, 태양 에너지로부터 전기 에너지를 생산하는 태양전지가 주목 받고 있다.
실리콘 웨이퍼 등을 이용하는 단결정 벌크 실리콘은 현재 상용화 되고 있지만 제조 단가가 높아 적극적인 활용이 이루어지지 못하는 상황이다.
이러한 문제를 해결하기 위해 근래에는 박막 태양전지에 관한 연구가 활발히 이루어지고 있다. 특히 비정질 실리콘(a-Si:H)을 이용한 박막 태양전지는 대면적 태양전지 모듈을 저가로 제작할 수 있는 기술로서 많은 관심을 끌고 있다.
본 발명의 기술적 과제는 효율이 향상된 박막 태양전지 모듈을 제공하는 것이다.
본 발명의 한 측면에 따른 박막 태양전지 모듈은, 기판; 기판의 중앙 영역에 위치하며, 제1 전극, 제2 전극 및 상기 제1 전극과 상기 제2 전극 사이에 위치한 적어도 하나의 광전 변환부를 포함하는 복수의 제1 셀; 및 기판의 가장자리 영역에 위치하며, 제1 전극, 제2 전극 및 상기 제1 전극과 상기 제2 전극 사이에 위치한 적어도 하나의 광전 변환부를 포함하는 복수의 제2 셀을 포함하고, 제1 셀과 제2 셀은 각각 서로 동일한 개수의 광전 변환부를 포함하며, 서로 동일한 층에 위치하는 광전 변환부에 있어서, 제2 셀의 광전 변환부는 제1 셀의 광전 변환부보다 높은 밴드갭 에너지를 갖는다.
제1 셀과 제2 셀의 전압 상대량{(제2 셀의 전압)/(제1 셀의 전압)}과 전류 상대량{(제1 셀의 전류)/(제2 셀의 전류)}은 100% 내지 120%를 각각 만족하며, 바람직하게는, 제1 셀과 제2 셀의 전압 상대량{(제2 셀의 전압)/(제1 셀의 전압)}과 전류 상대량{(제1 셀의 전류)/(제2 셀의 전류)}이 102% 내지 105%를 각각 만족한다.
제2 셀의 전압은 상기 제1 셀의 전압보다 높으며, 제1 셀의 전류는 상기 제2 셀의 전류보다 높다.
제2 셀은 기판의 가장자리로부터 4cm 이내에 위치할 수 있다.
서로 동일한 층에 위치하는 제1 셀의 광전 변환부와 제2 셀의 광전 변환부는 비정질 실리콘 게르마늄(a-SiGe)을 포함하는 진성 반도체층을 각각 포함할 수 있다. 이때, 제1 셀의 진성 반도체층은 제2 셀의 진성 반도체층보다 높은 농도로 게르마늄을 함유한다.
그리고 제1 셀들의 각각의 진성 반도체층에 포함된 게르마늄 농도는 제2 영역과 가까워질수록 감소할 수 있으며, 제1 셀들의 각각의 진성 반도체층의 밴드갭 에너지는 제2 영역과 가까워질수록 증가할 수 있다.
서로 동일한 층에 위치하는 제1 셀의 광전 변환부와 제2 셀의 광전 변환부는 미세결정 실리콘(μc-Si)을 포함하는 진성 반도체층을 각각 포함할 수 있다. 이때, 제1 셀의 진성 반도체층은 제2 셀의 진성 반도체층보다 높은 결정화도를 가질 수 있고, 제2 셀의 결정화도는 제1 셀의 결정화도에 비해 7% 내지 10%가 낮을 수 있다.
박막 태양전지 모듈은 제1 셀의 진성 반도체층에 접촉하는 시드층 및 제2 셀의 진성 반도체층에 접촉하는 시드층을 더 포함할 수 있으며, 제1 셀의 시드층은 제2 셀의 시드층보다 높은 결정화도를 가질 수 있다.
이러한 특징에 따르면, 기판의 중앙 영역에 위치하는 복수의 제1 셀의 광전 변환부에 비해 기판의 가장자리 영역에 위치하는 복수의 제2 셀의 광전 변환부의 밴드갭 에너지가 커지므로, 제2 셀의 전압은 제1 셀에 비해 상대적으로 증가하고, 제2 셀의 전류는 제1 셀에 비해 상대적으로 감소한다.
따라서, 제1 셀의 광전 변환부와 제2 셀의 광전 변환부의 밴드갭 에너지를 조절하여 전압 상대량 및 전류 상대량이 100% 이상 120% 이하가 되도록 하면, 박막 태양전지의 효율이 증가한다.

아래에서는 첨부한 도면을 참고로 하여 본 발명의 실시예에 대하여 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자가 용이하게 실시할 수 있도록 상세히 설명한다. 그러나 본 발명은 여러 가지 상이한 형태로 구현될 수 있으며 여기에서 설명하는 실시예에 한정되지 않는다. 그리고 도면에서 본 발명을 명확하게 설명하기 위해서 설명과 관계없는 부분은 생략하였으며, 명세서 전체를 통하여 유사한 부분에 대해서는 유사한 도면 부호를 붙였다.
도면에서 여러 층 및 영역을 명확하게 표현하기 위하여 두께를 확대하여 나타내었다. 층, 막, 영역, 판 등의 부분이 다른 부분 "위에" 있다고 할 때, 이는 다른 부분 "바로 위에" 있는 경우뿐 아니라 그 중간에 다른 부분이 있는 경우도 포함한다. 반대로 어떤 부분이 다른 부분 "바로 위에" 있다고 할 때에는 중간에 다른 부분이 없는 것을 뜻한다. 또한 어떤 부분이 다른 부분 위에 "전체적"으로 형성되어 있다고 할 때에는 다른 부분의 전체 면(또는 전면)에 형성되어 있는 것뿐만 아니라 가장 자리 일부에는 형성되지 않은 것을 뜻한다.
이하, 첨부도면을 참조하여 본 발명의 실시예에 따른 박막 태양전지 모듈에 대해 설명한다.
먼저, 도 1을 참조하면, 본 발명에 따른 박막 태양전지 모듈(10)은 기판(100)과 기판(100)의 상부에 배치되는 복수의 박막 태양전지(200)를 포함한다.
기판(100)은 중앙 영역(A1) 및 상기 중앙 영역(A1)의 가장자리에 위치하는 가장자리 영역(A2)을 포함하고, 복수의 박막 태양전지(200)는 중앙 영역(A1)과 가장자리 영역(A2)에 각각 위치한다.
이하, 본 발명을 설명함에 있어서, 중앙 영역(A1)에 위치하는 복수의 박막 태양전지는 제1 셀(C1)(cell)이라 하고, 가장자리 영역(A2)에 위치하는 복수의 박막 태양전지는 제2 셀(C2)이라 한다.
대면적의 박막 태양전지 모듈은 통상 1.1×1.3 ㎡, 1.1×1.4 ㎡, 2.2×2.6㎡의 크기로 시장에서 유통되고 있으며, 1.1×1.3 ㎡ 및 1.1×1.4 ㎡의 박막 태양전지 모듈은 100개 이상의 셀(cell)을 포함한다.
본 발명은 제1 셀(C1)과 제2 셀(C2)의 특성을 제어하여 대면적 모듈의 효율을 향상시키기 위한 것으로, 본 발명을 설명함에 있어서 제2 셀(C2)은 기판의 가장자리에서 4cm 이내의 가장자리 영역(A2)에 위치하는 셀로 정의하고, 제1 셀(C1)은 가장자리 영역(A2) 사이의 중앙 영역(A1)에 위치한 셀로 정의한다. 따라서, 제1 셀(C1)은 제2 셀(C2)을 제외한 나머지 전체 셀일 수 있다.
이상에서는 가장자리 영역(A2)이 기판의 가장자리에서 4 cm인 것을 예로 들어 설명하지만, 모듈의 크기가 증가함에 따라 가장자리 영역(A2)의 치수도 증가할 수 있다.
도 2는 위치 별 전류-전압(I-V) 곡선을 나타내는 그래프이다. 도 2에서, 실선은 제1 셀(C1)의 전류-전압 곡선을 나타내고, 점선은 제2 셀(C2)의 전류-전압 곡선을 나타낸다.
도 3은 전압 상대량과 효율의 관계를 나타내는 그래프이고, 도 4는 전류 상대량과 효율의 관계를 나타내는 그래프로서, 전압 상대량은 {(제2 셀의 전압)/(제1 셀의 전압)}을 백분율로 나타내는 것이고, 전류 상대량은 {(제1 셀의 전류)/(제2 셀의 전류)}를 백분율로 나타내는 것이다.
도 3 및 도 4를 참조하면, 전압 상대량과 전류 상대량이 각각 100% 이상 120% 이하일 때 모듈의 효율이 증가하고 모듈 파워도 최대화 할 수 있음을 알 수 있다.
이하에서는 전압 상대량과 전류 상대량이 각각 상기한 범위를 만족하는 박막 태양전지 모듈에 대해 설명한다.
도 5는 도 1의 박막 태양전지 모듈에 사용되는 셀 구조를 나타내는 단면도로서, 이중 접합형 광전 변환부를 갖는 셀의 단면도이다.
이하의 실시예를 설명함에 있어서, 제1 셀과 제2 셀은 서로 동일한 구조로 형성되므로, 이하에서는 제1 셀의 단면 구조에 대해서만 설명한다.
도 5에 도시한 바와 같이, 제1 셀(C1)은 기판(100) 위에 순차적으로 적층되는 제1 전극(110), 광전 변환부(PV) 및 제2 전극(120)을 포함한다.
제1 전극(110)은 투명한 도전성 물질, 예컨대 산화주석(SnO2), 산화아연(ZnO), 또는 인듐 틴 옥사이드(ITO) 중에서 선택된 적어도 한 물질로 이루어질 수 있다. 또한, 투명한 도전성 물질에 하나 이상의 불순물을 혼합한 혼합 물질로 이루어질 수도 있다.
제1 전극(110) 위에 위치하는 광전 변환부(PV)는 기판(100)의 입사면으로 입사되는 광을 전기로 변환하는 기능을 하는 것으로, 단일 접합형, 이중 접합형 또는 삼중 접합형 구조 중 하나일 수 있으며, 본 실시예에서는 이중 접합형 광전 변환부에 대해 설명한다.
본 실시예의 광전 변환부(PV)는 제1 전극(110) 위에 위치하는 제1 광전 변환부(PV1)와, 제1 광전 변환부(PV1)와 제2 전극(120) 사이에 위치하는 제2 광전 변환부(PV2)를 더 포함한다.
제1 광전 변환부(PV1)는 비정질 실리콘(amorphous silicon: a-Si)을 포함하며, 근자외선, 보라, 파랑 등과 같은 단파장 대역의 빛을 주로 흡수한다.
이러한 제1 광전 변환부(PV1)는 제1 전극(120) 위에 순차적으로 적층된 제1 p형 반도체층(PV1-1), 제1 진성 반도체층(PV1-2), 그리고 제1 n형 반도체층(PV1-3)을 포함한다.
제1 p형 반도체층(PV1-1)은 실리콘(Si)을 포함한 원료 가스에 붕소, 갈륨, 인듐 등과 같은 3가 원소의 불순물을 포함하는 가스를 혼합하여 형성될 수 있다. 본 실시예에서 제1 p형 반도체층(PV1-1)은 a-Si 또는 a-Si:H로 형성될 수 있다.
제1 진성 반도체층(PV1-2)은 캐리어의 재결합률을 줄이고 광을 흡수하기 위한 것으로, 전자와 정공과 같은 캐리어가 이곳에서 주로 생성된다. 이러한 제1 진성 반도체층(PV1-2)은 a-Si 또는 a-Si:H로 형성될 수 있고, 약 200nm 내지 300nm의 두께를 가질 수 있다.
제1 n형 반도체층(PV1-3)은 실리콘을 포함한 원료 가스에 인(P), 비소(As), 안티몬(Sb) 등과 같이 5가 원소의 불순물을 포함하는 가스를 혼합하여 형성될 수 있다.
이러한 제1 광전 변환부(PV1)는 플라즈마 화학기상증착법(plasma enhanced chemical vapor deposition, PECVD)과 같은 화학기상증착법(chemical vapor deposition, CVD)에 의해 형성될 수 있다.
제1 광전 변환부(PV1)의 제1 p형 반도체층(PV1-1) 및 제1 n형 반도체층(PV1-3)과 같은 반도체층은 제1 진성 반도체층(PV1-2)을 사이에 두고 p-n 접합을 형성하고, 이로 인한 광기전력 효과(photovoltatic effect)에 의하여 제1 진성 반도체층(PV1-2)에서 생성된 전자와 정공은 접촉 전위차에 의해 분리되어 서로 다른 방향으로 이동된다.
예를 들어, 정공은 제1 p형 반도체층(PV1-1)을 통해 제1 전극(110) 쪽으로 이동하고, 전자는 제1 n형 반도체층(PV1-3)을 통해 제2 전극(120)쪽으로 이동한다.
제2 광전 변환부(PV2)는 미세 결정 실리콘(μc-Si)을 포함하며, 적색에서 근적외선까지의 장파장 대역의 빛을 주로 흡수한다.
제2 광전 변환부(PV2)는 제1 광전 변환부(PV1)의 제1 n형 반도체층(PV1-3) 위에 순차적으로 형성된 제2 p형 반도체층(PV2-1), 제2 진성 반도체층(PV2-2), 그리고 제2 n형 반도체층(PV2-3)을 포함하며, 이 반도체층들은 제1 광전 변환부(PV1)와 동일하게 PECVD와 같은 CVD로 형성될 수 있다.
제2 p형 반도체층(PV2-1)은 실리콘을 포함한 원료 가스에 붕소, 갈륨, 인듐 등과 같은 3가 원소의 불순물을 포함하는 가스를 혼합하여 형성된다.
제2 진성 반도체층(PV2-2)은 캐리어의 재결합률을 줄이고 광을 흡수하기 위한 것이다. 이로 인해, 제2 진성 반도체층(PV2-2)은 인가되는 장파장 대역의 빛을 주로 흡수하여 전자와 전공을 이곳에서 주로 생성한다.
본 실시예에서, 제2 진성 반도체층(PV2-2)은 미세 결정 실리콘(μc- Si) 또는 도핑된 미세 결정 실리콘(μc- Si: H)으로 형성되며, 제2 진성 반도체층(PV2-2)의 두께는 장파장 성분의 태양광을 충분히 흡수하기 위해 제1 진성 반도체층(PV1-2)의 두께보다 두꺼울 수 있다.
제2 n형 반도체층(PV2-3)은 실리콘을 포함한 원료 가스에 인(P), 비소(As), 안티몬(Sb) 등과 같이 5가 원소의 불순물을 포함하는 가스를 혼합하여 형성될 수 있다.
제2 광전 변환부(PV2)의 제2 p형 반도체층(PV2-1) 및 제2 n형 반도체층(PV2-3)은 제2 진성 반도체층(PV2-2)을 사이에 두고 p-n 접합을 형성하고, 이로 인하여 생성된 정공은 제2 p형 반도체층(PV2-1)을 통해 제1 전극(110) 쪽으로 이동하여 수집되고, 생성된 전자는 제2 n형 반도체층(PV2-3)을 통해 제2 전극(120) 쪽으로 이동하여 수집된다.
광전 변환부(PV) 위에 위치하는 제2 전극(120)은 금(Au), 은(Ag) 또는 알루미늄(Al) 중에서 선택되는 하나의 금속으로 이루어질 수 있으며, 광전 변환부(PV)에서 흡수되지 못한 빛을 광전 변환부(PV) 쪽으로 반사하는 반사층을 더 포함할 수 있다.
이러한 구조의 셀을 갖는 박막 태양전지 모듈에 있어서, 제1 셀과 제2 셀의 전압 상대량{(제2 셀의 전압)/(제1 셀의 전압)}과 전류 상대량{(제1 셀의 전류)/(제2 셀의 전류)}은 100% 내지 120%를 각각 만족하며, 바람직하게는, 제1 셀과 제2 셀의 전압 상대량{(제2 셀의 전압)/(제1 셀의 전압)}과 전류 상대량{(제1 셀의 전류)/(제2 셀의 전류)}이 102% 내지 105%를 각각 만족한다.
전압 상대량과 전류 상대량이 상기한 범위를 만족하도록 하기 위해, 본 실시예에서는 제1 셀(C1)의 제2 진성 반도체층(PV2-2)과 제2 셀(C2)의 제2 진성 반도체층(PV2-2)의 밴드갭 에너지가 서로 다른 크기로 형성된다.
보다 구체적으로 설명하면, 제2 셀(C2)의 제2 진성 반도체층(PV2-2)의 밴드갭 에너지는 제1 셀(C1)의 제2 진성 반도체층(PV2-2)의 밴드갭 에너지보다 크게 형성된다. 따라서, 제2 셀(C2)의 전압은 제1 셀(C1)의 전압보다 높고, 제1 셀(C1)의 전류는 제2 셀(C2)의 전류보다 높다.
여기에서, 제2 셀(C2)의 제2 진성 반도체층(PV2-2)의 밴드갭 에너지를 제1 셀(C1)의 제2 진성 반도체층(PV2-2)의 밴드갭 에너지보다 크게 형성하기 위해, 제1 셀(C1)의 제2 진성 반도체층(PV2-2)의 결정화도를 제2 셀(C1)의 제2 진성 반도체층(PV2-2)의 결정화도 보다 높게 형성한다.
제2 진성 반도체층(PV2-2)의 결정화도는 라만(Raman)을 이용하여 측정하였으며, 아래의 표 1은 제2 진성 반도체층(PV2-2)의 결정화도에 따른 전압 상대량, 전류 상대량 및 효율을 나타낸다.
표 1을 참조하면, 전압 상대량과 전류 상대량이 각각 100% 미만인 경우와 120%를 초과하는 경우에는 효율이 크게 저하하며, 전압 상대량과 전류 상대량이 각각 100% 이상 120% 이하인 경우에는 효율이 우수한 것을 알 수 있었다.
특히, 전압 상대량과 전류 상대량이 각각 102% 이상 105% 이하인 경우 효율이 가장 우수한 것을 알 수 있는데, 표 1을 참조하면, 전압 상대량과 전류 상대량이 각각 102% 이상 105% 이하를 만족하는 경우에는 제2 셀(C2)의 제2 진성 반도체층(PV2-2)의 결정화도가 제1 셀(C1)의 제2 진성 반도체층(PV2-2)의 결정화도에 비해 7% 내지 10% 낮은 것을 알 수 있다. 따라서, 제2 셀(C2)의 제2 진성 반도체층(PV2-2)의 결정화도를 제1 셀(C1)의 제2 진성 반도체층(PV2-2)의 결정화도에 비해 7% 내지 10% 낮게 형성하는 것이 바람직하다.

삼중 접합형 광전 변환부를 갖는 셀에 있어서, 제1 광전 변환부는 비정질 실리콘을 포함하고, 제2 광전 변환부는 비정질 실리콘 게르마늄(a-SiGe) 또는 미세 결정 실리콘을 포함하고, 제3 광전 변환부는 미세 결정 실리콘(μc-Si) 또는 미세 결정 실리콘 게르마늄((μc-SiGe)을 포함할 수 있다.
이에, 본 실시예에서는 제1 광전 변환부(PV1)가 비정질 실리콘을 포함하고, 제2 광전 변환부(PV2)가 비정질 실리콘 게르마늄을 포함하며, 제3 광전 변환부(PV3)가 미세 결정 실리콘을 포함하는 경우를 예로 들어 설명한다.
제1 광전 변환부 내지 제3 광전 변환부(PV1, PV2, PV3)가 전술한 도 5의 실시예와 마찬가지로 각각 p-i-n 구조로 형성되므로, 이하에서는 제3 광전 변환부에 대해서만 설명한다.
제3 광전 변환부(PV3)는 제3 p형 반도체층(PV3-1), 제3 진성 반도체층(PV3-2) 및 제3 n형 반도체층(PV3-3)을 포함한다.
삼중 접합형의 광전 변환부(PV)는 제1 광전 변환부(PV1)와 제2 광전 변환부(P2)에서 흡수되지 않은 빛이 입사되므로, 제3 진성 반도체층(PV3-2)에는 적은 양의 빛이 입사된다. 따라서, 제3 진성 반도체층(PV3-2)의 두께가 제2 진성 반도체층(PV2-2)보다 두꺼워야 충분한 광 흡수가 이루어질 수 있다. 이에, 본 실시예에서는 제3 진성 반도체층(PV3-2)을 2㎛ 내지 3㎛의 두께로 형성하였다. 참고로 말하면, 도 5의 실시예에서는 제2 진성 반도체층(PV2-2)을 1.5㎛의 두께로 형성하였다.
한편, 도시하지는 않았지만, 제2 광전 변환부(PV2)와 제3 광전 변환부(PV3) 사이에는 중간 반사막이 위치할 수도 있다.
이러한 구조의 셀에서, 제1 셀(C1)과 제2 셀(C2)의 전압 및 전류를 조절하여 전압 상대량 및 전류 상대량을 조절하기 위해, 도 5의 실시예에서와 유사한 방법으로 제1 셀(C1)의 제3 진성 반도체층(PV3-2)과 제2 셀(C2)의 제3 진성 반도체층(PV3-2)의 결정화도를 조절하였으며, 제3 진성 반도체층(PV3-2)의 결정화도에 따른 전압 상대량, 전류 상대량 및 효율을 아래의 표 2에 도시하였다.
표 2를 참조하면, 도 5에 도시한 실시예의 결과를 나타내는 표 1과 유사한 결과를 나타내는 것을 알 수 있다.
즉, 전압 상대량과 전류 상대량이 각각 100% 미만인 경우와 120%를 초과하는 경우에는 효율이 크게 저하하며, 전압 상대량과 전류 상대량이 각각 100% 이상 120% 이하인 경우에는 효율이 우수한 것을 알 수 있었다.
또한, 전압 상대량과 전류 상대량이 각각 102% 이상 105% 이하인 경우 효율이 가장 우수하며, 이를 위해, 제2 셀(C2)의 제2 진성 반도체층(PV2-2)의 결정화도를 제1 셀(C1)의 제2 진성 반도체층(PV2-2)의 결정화도에 비해 7% 내지 10% 낮게 형성하는 것이 바람직한 것을 알 수 있었다.
이상에서는 제3 광전 변환부(PV3)의 제3 진성 반도체층(PV3-2)의 결정화도를 제1 셀(C1)과 제2 셀(C2)에서 서로 다르게 형성하는 것을 예로 들어 설명하였지만, 전압 상대량 및 전류 상대량을 조절하기 위해 제2 진성 반도체층(PV2-2)에 함유된 게르마늄(Ge)의 농도를 조절하여 제1 셀(C1)의 제2 진성 반도체층(PV2-2)과 제2 셀(C2)의 제2 진성 반도체층(PV2-2)의 밴드갭 에너지를 조절하는 것도 가능하다.
도 7은 광전 변환부에 함유된 게르마늄(Ge) 농도와 밴드갭 에너지의 관계를 나타내는 그래프를 도시한 것으로, 도 7을 참조하면 제2 진성 반도체층(PV2-2)에 함유된 게르마늄의 농도에 따라 밴드갭 에너지의 조절이 가능한 것을 알 수 있다.
따라서, PEVVD를 이용하여 제2 진성 반도체층(PV2-2)을 증착할 때, 공정 변수인 전극간 갭, H2, SiH4, GeH4를 포함하는 공정 가스의 유량, 가스비(GeH4/SiH4) 등을 변화시키면, 도 8에 도시한 바와 같이 기판 위치에 따라 제2 진성 반도체층(PV2-2)의 게르마늄 농도를 다르게 형성할 수 있다.
따라서, 제2 진성 반도체층(PV2-2)의 게르마늄 농도를 도 8에 도시한 그래프에 따라 형성하면, 도 9에 도시한 바와 같이, 제2 진성 반도체층(PV2-2)은 기판 위치에 따라 다른 크기의 밴드갭 에너지를 갖게 된다.
도 9는 엘립소미터를 사용하여 기판 위치에 따른 제2 진성 반도체층(PV2-2)의 밴드갭을 측정한 것으로, 제2 셀(C2)의 밴드갭이 제1 셀(C1)의 밴드갭에 비해 높게 측정된 것을 알 수 있다.
그리고 기판 위치에 따라 제2 진성 반도체층(PV2-2)에 함유된 게르마늄 농도를 조절할 때, 도 에 도시한 바와 같이 제1 셀(C1)들의 각각의 제2 진성 반도체층(PV2-2)의 밴드갭 에너지가 제2 영역에 위치한 제2 셀(C2)과 가까워질수록 증가하도록 조절할 수 있다.
이와 같이, 제1 셀(C1)의 제2 진성 반도체층(PV2-2)이 제2 셀(C2)의 진성 반도체층(PV2-2)에 비해 높은 농도로 게르마늄을 함유하면, 제2 셀(C2)은 제1 셀(C2)에 비해 높은 밴드갭 에너지를 갖는다.
하기의 표 3은 제2 진성 반도체층(PV2-2)의 밴드갭 에너지에 따른 전압 상대량, 전류 상대량 및 효율을 나타내는 그래프를 도시한 것으로, 표 3을 참조하면, 제1 셀(C1)이 제2 셀(C2)에 비해 낮은 밴드갭 에너지를 갖도록 하면 전압 상대량 및 전류 상대량을 100%보다 높게 가져갈 수 있었고, 이를 통해 상대적으로 높은 효율을 얻을 수 있었다.
따라서, 기판의 위치에 따라 제2 진성 반도체층(PV2-2)의 게르마늄 농도를 조절하면, 제1 셀(C1)과 제2 셀(C2)의 전압 상대량 및 전류 상대량이 100% 이상 120% 이하를 만족하도록 형성할 수 있다.
이상에서는 비정질 실리콘 게르마늄을 포함하는 제2 광전 변환부(PV2)의 게르마늄 농도를 조절하는 것에 대해 설명하였지만, 제2 광전 변환부(PV2)와 제3 광전 변환부(PV3)의 밴드갭 에너지를 함께 조절하는 것도 가능하다.
이 경우, 비정질 실리콘 게르마늄을 포함하는 제2 광전 변환부(PV2)의 게르마늄 농도를 조절하는 한편, 미세 결정 실리콘을 포함하는 제3 광전 변환부(PV3)의 결정화도를 함께 조절할 수 있다.
도 10은 도 1의 박막 태양전지 모듈에 사용되는 삼중 접합형 셀 구조를 나타내는 단면도로서, 시드층을 포함하는 셀의 단면도이다.
본 실시예가 전술한 구조의 삼중 접합형 셀과 다른 것은 미세 결정 실리콘을 포함하는 제3 p형 반도체층(PV3-1)과 제3 진성 반도체층(PV3-2) 사이에 미세 결정으로 된 시드층(PV3-4)을 형성한 것이며, 다른 구조는 전술한 실시예와 동일하게 구성될 수 있다.
이하의 실시예에서는 삼중 접합형 셀을 예로 들어 설명하지만, 상기 시드층(PV3-4)은 도 5에 도시한 이중 접합형 셀에서 제2 p형 반도체층(PV2-1)과 제2 진성 반도체층(PV2-2)의 사이에 형성될 수도 있다.
시드층(PV3-4)은 증착 초기에 결정성을 충분히 갖추고 있어 후속 증착하는 제3 진성 반도체층(PV3-2)의 결정 성장을 도와주는 역할을 한다.
따라서, 도 11에 도시한 바와 같이, 시드층(PV3-4)의 결정화도가 높으면 후속 증착하는 제3 진성 반도체층(PV3-2)의 결정화도가 높아지고, 시드층(PV3-4)의 결정화도가 낮으면 후속 증착하는 제3 진성 반도체층(PV3-2)의 결정화도가 낮아진다.
그리고, 시드층(PV3-4)의 결정화도는 제3 진성 반도체층(PV3-2)의 결정화도와 선형적으로 비례한다.
이를 이용하여, 본 실시예에서는 기판 위치에 따라 시드층(PV3-4)의 결정화도를 조절하였다.
상기 표 4는 기판의 위치에 따라 시드층(PV3-4)의 결정화도를 조절하여 제3 진성 반도체층(PV3-2)의 결정화도를 조절한 결과를 나타내는 그래프이다.
기판 위치에 따른 시드층(PV3-4)의 결정화도는 공정 변수인 전극간 갭, 압력, 가스 유량 및 가스비 등을 조절하는 것에 따라 조절할 수 있다.
이와 같이, 시드층(PV3-4)의 결정화도를 조절하여 제3 진성 반도체층(PV3-2)의 결정화도를 조절함으로써, 제1 셀과 제2 셀의 전압 상대량 및 전류 상대량이 각각 100% 내지 120%를 만족하도록 할 수 있다.
이상에서 본 발명의 바람직한 실시예에 대하여 상세하게 설명하였지만 본 발명의 권리범위는 이에 한정되는 것은 아니고 다음의 청구범위에서 정의하고 있는 본 발명의 기본 개념을 이용한 당업자의 여러 변형 및 개량 형태 또한 본 발명의 권리범위에 속하는 것이다.

Claims (13)
- 기판;
상기 기판의 중앙 영역에 위치하며, 제1 전극, 제2 전극 및 상기 제1 전극과 상기 제2 전극 사이에 위치한 적어도 하나의 광전 변환부를 포함하는 복수의 제1 셀; 및
상기 기판의 가장자리 영역에 위치하며, 제1 전극, 제2 전극 및 상기 제1 전극과 상기 제2 전극 사이에 위치한 적어도 하나의 광전 변환부를 포함하는 복수의 제2 셀
을 포함하고,
상기 제1 셀과 상기 제2 셀은 각각 서로 동일한 개수의 광전 변환부를 포함하며,
서로 동일한 층에 위치하는 광전 변환부에 있어서, 상기 제2 셀의 광전 변환부는 상기 제1 셀의 광전 변환부보다 높은 밴드갭 에너지를 갖는 박막 태양전지 모듈. - 제1항에서,
상기 제1 셀과 상기 제2 셀의 전압 상대량{(제2 셀의 전압)/(제1 셀의 전압)}과 전류 상대량{(제1 셀의 전류)/(제2 셀의 전류)}은 100% 내지 120%를 각각 만족하는 박막 태양전지 모듈. - 제1항에서,
상기 제1 셀과 상기 제2 셀의 전압 상대량{(제2 셀의 전압)/(제1 셀의 전압)}과 전류 상대량{(제1 셀의 전류)/(제2 셀의 전류)}은 102% 내지 105%를 각각 만족하는 박막 태양전지 모듈. - 제1항에서,
서로 동일한 층에 위치하는 광전 변환부에 있어서, 상기 제2 셀의 전압은 상기 제1 셀의 전압보다 높은 박막 태양전지 모듈. - 제1항에서,
서로 동일한 층에 위치하는 광전 변환부에 있어서, 상기 제1 셀의 전류는 상기 제2 셀의 전류보다 높은 박막 태양전지 모듈. - 제1항에서,
상기 제2 셀은 상기 기판의 가장자리로부터 4cm 이내에 위치하는 박막 태양전지 모듈. - 제1항 내지 제6항 중 어느 한 항에서,
서로 동일한 층에 위치하는 상기 제1 셀의 광전 변환부와 상기 제2 셀의 광전 변환부는 비정질 실리콘 게르마늄(a-SiGe)을 포함하는 진성 반도체층을 각각 포함하며,
상기 제1 셀의 진성 반도체층은 상기 제2 셀의 진성 반도체층보다 높은 농도로 게르마늄을 함유하는 박막 태양전지 모듈. - 제7항에서,
상기 제1 셀들의 각각의 진성 반도체층에 포함된 게르마늄 농도는 상기 제2 셀에 가까워질수록 감소하는 박막 태양전지 모듈. - 제7항에서,
상기 제1 셀들의 각각의 진성 반도체층의 밴드갭 에너지는 상기 제2 셀에 가까워질수록 증가하는 박막 태양전지 모듈. - 제1항 내지 제6항 중 어느 한 항에서,
서로 동일한 층에 위치하는 상기 제1 셀의 광전 변환부와 상기 제2 셀의 광전 변환부는 미세결정 실리콘(μc-Si)을 포함하는 진성 반도체층을 각각 포함하며,
상기 제1 셀의 진성 반도체층은 상기 제2 셀의 진성 반도체층보다 높은 결정화도를 갖는 박막 태양전지 모듈. - 제10항에서,
상기 제2 셀의 결정화도는 상기 제1 셀의 결정화도에 비해 7% 내지 10%가 낮은 박막 태양전지 모듈. - 제10항에서,
상기 제1 셀의 진성 반도체층에 접촉하는 시드층 및 상기 제2 셀의 진성 반도체층에 접촉하는 시드층을 더 포함하는 박막 태양전지 모듈. - 제12항에서,
상기 제1 셀의 시드층은 상기 제2 셀의 시드층보다 높은 결정화도를 갖는 박막 태양전지 모듈.
