Description
The present invention relates to a detector for detecting electrons in an electron microscope, and more particularly, to a detector for detecting an electron using a plurality of annular fluorescent scintillation detectors excellent in detection sensitivity and signal-to-noise ratio, (TEM and SEM), and the symmetry image is obtained by using even-numbered fluorescence detector. The stereoscopic image is obtained by using the fluorescence detector To an observable fluorescence detector.
Scanning transmission electron microscopy (STEM) scans electron beams two-dimensionally on a specimen and detects electrons that have penetrated the specimen to form a transmission image. This is the addition of a function to focus the electron beam on a transmission electron microscope (TEM) and scan the sample (Raster Scan). Its resolution is generally superior to the transmission electron microscope. That is, a scanning transmission electron microscope is an objective lens for further converging an electron beam focused on a specimen and detecting and transmitting a transmission beam spreading to a narrow area.
Scanning electron microscopy includes observation of bright field imaging (BFI) and dark field imaging (DFI) in the image observation method. In the clear camping method, the detector is placed on the optical axis of the electron diffraction pattern, Dimensional image in synchronism with the scanning signal on the sample surface while detecting the two-dimensional image. Since the detector of the scanning transmission electron microscope uses a one-dimensional detector such as an optical amplifier (PMT, Photo Multiplier Tube), the intensity of electrons is detected in a time-series manner in synchronism with the scan signal of the electron.
The implicit camouflage method detects an image that does not receive a center beam by arranging a ring-shaped (donut-shaped) dark field detector in a high-angle scattering region in an electron diffraction pattern. If the magnification of the projection lens is adjusted and the camera length is set appropriately, the detector will detect low angle dark field (LAADF) and / or high angle dark field (HAADF, High-Angle Annular Dark Field Image).
The electron source used in the scanning electron microscope is usually a Field Emission Source with a high collection rate, while maintaining an incident electron (primary electron) beam of sub-nanometer size, It is important to increase the electron current. Since the beam current is low even when the incident electron beam is small and the current density is low, the number of the transmitted electrons (secondary electrons) interacted with each other is relatively small. Therefore, the sensitivity of the detector can be increased, Detectors are generally separated and arranged.
In electron microscopy, backscattering electron images, which are reflection electrons in addition to secondary electrons, can be observed in both the scanning type and the transmissive type. The backscattered electrons tend to increase in the backscattering electron generation coefficient as the atomic number of the element reacting with the incident electrons in the sample increases. Since the back scattering becomes larger as the sample becomes heavier, a contrast due to the difference in atomic number on the surface of the flat sample appears on the back scattering electron. Therefore, the backscattering electron can detect information about the composition of the sample, and if the atomic number difference is 20 or more, it is possible to distinguish adjacent phases.
Semiconductor detectors, which are mainly used as a scanning electron microscope (STEM) image and a backscattering electron (BSE) detector of the prior art, are used. This has a problem that the detection sensitivity and the signal to noise ratio are lower than that of the photomultiplier tube (PMT). U.S. Patent No. 7,285,780 discloses a detector of a scanning electron microscope capable of simultaneous bright field and dark field detection and a technique for an electron microscope equipped with the detector. However, the invention disclosed in the above patent is merely a case in which four quadrature diode detectors having the same size are arranged in the vicinity of the transmission beam path for bright field observation so as to minimize the detection of darkness for the dark field observation, The positions of the clear night vision detector and dark night vision detector are also separated. Also, backscattering electron detectors have the problem of not being improved.
