Description
Technical aspects of the present invention relate to a flexible light emitting device and a method of manufacturing the same. More particularly, the technical idea of the present invention relates to a flexible light emitting device including a nanowire made of an inorganic semiconductor layer and a method of manufacturing the same.
With the recent development of smart devices, demand for wearable devices has increased, and research on flexible light emitting devices, which are indispensable for the realization of wearable devices, has been actively conducted. Among the flexible light emitting devices, organic light emitting devices based on organic semiconductors have been studied. Such biasing phenomenon is caused by a process constraint that it is difficult to directly grow an inorganic semiconductor, which requires a high temperature environment during growth, on a polymer-based flexible substrate. However, since flexible light emitting devices based on organic semiconductors are vulnerable to humidity and temperature, there is an increasing demand for inorganic light emitting devices based on inorganic semiconductors capable of ensuring stable performance without being influenced by a driving environment. And research for solving constraints on one process has been expanded.

The
The
In some embodiments, the

The
The
In particular, the
In some embodiments, the
The
In general, the orientation of the nanowires formed directly on the
The orientation of the
Also, the orientation of the
That is, when the growth temperature of the
The flexible light emitting device including the
In contrast, according to the technical idea of the present invention, since the
Although the nanoscale light emitting structure growing from the top surface of the
Referring to FIGS. 1 and 2C, an insulating layer p17 may be formed between the nanowires 15 (S105). At this time, the insulating layer p17 may be formed to cover the upper surfaces of the
The insulating layer p17 may be formed by a spin-coating process. The insulating layer p17 may fill the space between the
The insulating layer p17 may electrically isolate the
Although not shown, before forming the insulating layer p17, the surface of the periphery of the
Referring to FIGS. 1 and 2D, an upper portion of the resultant product of FIG. 2C is removed (E1) so that the upper surface of the
The removal process may be a dry etching process using reactive ion etching (RIE), but is not limited thereto.
Referring to FIGS. 1 and 2E, the
In some embodiments, the
In some embodiments, the
Referring to FIGS. 1, 2F, and 2G, the
First, a first
The first and second
The
The cold welding can prevent the deformation of the
(S113). Referring to FIGS. 1 and 2H, the
The separation process may be performed by selectively removing the
In some embodiments, the
It should be noted that the separation process may be performed by selectively removing the
Generally, a chemical-mechanical polishing, a high-energy laser projection, or a method using an etching process can be performed as a lift-off process for separating the growth substrate from the light emitting structure. Chemical mechanical polishing or high energy laser projection methods act directly on the interface between the light emitting structure and the growth substrate, so that the surface of the light emitting structure where separation occurs may be damaged and the electrical characteristics may deteriorate. In addition, the etching process can take a long time because of the volume of the growth substrate.
However, since the separation process according to the present invention is performed by the etching process of the
Referring to FIGS. 1 and 2i, a
In some embodiments, the
In some embodiments, the
In addition, a
Next, after forming the
The completed flexible light emitting device comprises a
At this time, as described with reference to FIG. 2B, the plurality of
3 is a Scanning Electron Microscopy (SEM) image showing a cross-section of the flexible light emitting device in the manufacturing step of FIG. 2B.
Referring to FIG. 3, a
As described above, when the growth temperature of the
4 (a) is an image of a transmission electron microscope (TEM) showing a sacrificial layer and a nanowire, and FIG. 4 (b) is an image of a sacrificial layer and a nanowire by using an X-ray spectroscopy. Referring to FIG. 4 (a), a
4 (b), the arrow direction (-) corresponds to the arrow direction (↓) in FIG. 4 (a), and the Ga, O, Si, and N, respectively. Accordingly, the silicon nitride layer for increasing the driving voltage may not be formed on the lower surface of the
Fig. 5 is an image showing a flexible light emitting device manufactured by the manufacturing method of Figs. 1 to 2i.
Since the flexible light emitting device according to the technical idea of the present invention includes the
In addition, according to the technical idea of the present invention, the
Since the separation process of the
