Claims (15)
상기 마그네트 유닛은,
베이스 폴 플레이트;
상기 베이스 폴 플레이트에 결합되어 자기장을 발생시키는 복수의 마그네트; 및
상기 베이스 폴 플레이트의 상부에 이격되게 마련되고 상기 타겟의 길이방향을 따라 상호 이격되게 배치되며, 상기 타겟의 길이방향을 따라 상기 타겟의 표면에 형성되는 자기장을 변경가능하게 하는 복수 개의 조정구역을 형성하는 복수의 전자석부를 포함하며,
상기 전자석부는, 상기 각각의 조정구역에 위치하는 복수의 전자석 코일을 포함하고,
상기 마그네트 유닛은,
복수의 상기 전자석 코일에 연결되어 복수의 상기 전자석 코일을 상기 베이스 폴 플레이트의 상부에 미리 결정된 간격만큼 이격되게 지지하며, 복수의 상기 전자석 코일 각각에 전류를 공급하는 전자석 바; 및
복수의 상기 전자석 코일에 각각 공급되는 전류 값을 조절하여 상기 전자석부에서 발생되는 자기장을 변경가능하게 하는 전자석 제어모듈을 더 포함하며,
상기 전자석 제어모듈은,
복수의 상기 전자석 코일에 각각 연결되어 복수의 상기 전자석 코일에 흐르는 전류 값을 조절하는 복수의 가변저항을 포함하는 스퍼터 장치.And a magnet unit for generating a magnetic field for deposition between the substrate and the target, the target being provided inside the target, the target being provided with a deposition material toward a substrate placed in a deposition position inside the chamber,

Further comprising an electromagnet control module for adjusting a current value supplied to each of the plurality of electromagnet coils to change a magnetic field generated in the electromagnet portion,
The electromagnet control module includes:
And a plurality of variable resistors connected respectively to the plurality of electromagnet coils to control a current value flowing through the plurality of electromagnet coils.
