Claims (10)

상기 제1 결합층은 상기 제1 무기물층과 상기 강도보강층의 결합력을 강화시키고,
상기 탄소 나노구조체는 그래핀 또는 탄소나노튜브를 포함하는 것을 특징으로 하는 EUV 리소그래피용 펠리클.A first inorganic material layer containing an inorganic material having an extinction coefficient of 0.02 or less;
A first bonding layer disposed on the first inorganic layer and including an organic material having a catechol-based functional group; And
And a strength reinforcing layer which is located on the first bonding layer and includes a carbon nanostructure,
Wherein the first bonding layer enhances bonding force between the first inorganic material layer and the strength reinforcing layer,
