도 7의 (a)와 (b)는 각각 탄소나노튜브-CdTe (5:1)와 탄소나노튜브-CdTe-MEH PPV (5:1:1)의 TEM 이미지를 보여주는데 CdTe 나노입자의 형상은 두 이미지에서 뚜렷이 비교된다. 탄소나노튜브에 분산된 CdTe 입자들은 서로간의 강한 상호작용에 의해 응집되어 초기의 나노구조를 유지하지 못하고 탄소나노튜브 표면에 불규칙적으로 도포되어 있다. 앞의 UV/Vis spectrum에서 광흡수밴드가 확인되지 않는 이유도 이러한 나노입자 구조의 변형에 기인한 것으로 생각할 수 있다. 일정한 나노구조를 갖는 입자는 표면 플라즈몬(surface Plasmon) 효과에 의해 광흡수밴드가 특징적으로 확인되지만 도 7(a)과 같이 입자들이 서로 응집되어 거대구조를 형성하게 되면 특성흡수밴드가 사라지게 된다. 하지만 MEH PPV 고분자를 포함하는 도 7(b)의 경우엔 CdTe 입자들이 수 나노미터의 크기를 유지하면서 고르게 분포하고 있음을 뚜렷하게 보여준다. 나노입자의 구조가 안정적으로 유지되는 원인이 분명히 확인된 바는 없지만 MEH PPV 고분자가 CdTe 나노입자의 구조적 안정화에 일정한 기여를 하고 있음을 의미한다.

탄소나노튜브, 탄소나노튜브-CdTe, 탄소나노튜브-CdTe-MEH PPV composit의 CV 커브를 도 8에 나타내었다. 도 8의 (I)와 (II)는 각각 산화, 환원 과정의 CV curve를 확대해 놓은 것이다. 탄소나노튜브의 산화와 환원 피크전위값 (Eox and Ered)은 각각 1.230V와 0.300V이고, 산화와 환원 피크전류값 (Iox and Ired)은 각각 0.118mA와 -0.159mA이다. 그리고 시료의 전자전달속도에 반비례하는 산화-환원피크 전위차 값 △E (=Eox-Ered)는 0.930V이다. 한편 탄소나노튜브-CdTe의 Eox, Ered는 각각 1.550V와 0.460V이고, Iox와 Ired는 각각 0.194mA, -0.067mA이다. 그리고 탄소나노튜브-CdTe의 △E 값은 1.090V로서 탄소나노튜브 보다 증가한 것을 알 수 있다. 탄소계 전극 소재의 성능은 대체로 전자전달속도(k 0 )로 규정되는데 △E의 값이 작을수록 k 0 는 커지게 된다. MEH PPV의 조성을 변화시키며 분석한 탄소나노튜브-CdTe-MEH PPV composite의 CV curves 분석에서 MEH PPV의 비율이 증가함에 따라 Eox 값은 1.400V, 1.430V, 1440V로 조금씩 이동하였고, 반대로 Ered 값은 0.438V, 0.4360V, 0.432V로 변화하였다. 그리고 각각의 Iox 값은 0.133mA, 0.148mA, 0.163mA이고 Ired 값은 -0.092mA, -0.112mA, -0.120mA로 측정되어 산화-환원 피크전류가 모두 증가하는 형태이다. △E 값 또한 0.962V, 0.995V, 1.012V 순으로 점점 증가하는 것을 알 수 있다. 즉, MEH PPV의 함량이 많아질수록 △E 값과 산화-환원값이 증가한다. 이는 MEH PPV의 함량이 많아질수록 전자전달속도(k 0 )는 감소하나, 쉽게 산화-환원이 이루어지게 되어 전자전달은 더 많이 이루어진다는 것을 의미한다. 따라서 탄소나노튜브-CdTe-MEH PPV composite은 태양광소자의 active layer로 적용될 때 전자-정공의 효과적인 분리, 전달이 가능할 것이다.

The ΔE value of the carbon nanotube-CdTe is 1.090 V, which is higher than that of the carbon nanotube. The performance of the carbon-based electrode material is generally defined as the electron transfer rate ( k 0 ). The smaller the value of ΔE, the larger the k 0 becomes. As the ratio of MEH PPV increased from a composition change sikimyeo analysis CNT -CdTe MEH-PPV composite of the CV curves analysis of MEH PPV E ox value was shifted little by little to 1.400V, 1.430V, 1440V, Anti-E red value Was changed to 0.438V, 0.4360V, and 0.432V. This means that as the content of MEH PPV increases, the electron transfer rate ( k 0 ) decreases, but oxidation-reduction occurs and electron transfer becomes more frequent. Therefore, carbon nanotube-CdTe-MEH PPV composite will be able to effectively separate and transfer electron-hole when it is applied as active layer of photovoltaic device.
7) I-V 측정결과7) I-V measurement result
탄소나노튜브와 탄소나노튜브-CdTe, 탄소나노튜브-CdTe-MEH PPV composite의 I-V 측정결과를 도 9에 나타내었다. 모든 측정에서 전형적인 ohmic contact 특성을 나타내었으며 선형그래프의 기울기는 1/R에 해당하므로 기울기가 클수록 전도성이 우수하게 된다. 기본적으로 탄소나노튜브 만으로 만든 박막의 저항값이 3.05*104Ω으로 전도성이 가장 우수하였으나, 이론적으로 알려진 탄소나노튜브의 전도성과는 많은 차이를 보인다. 이것은 분석에 사용된 탄소나노튜브에 많은 구조적 결함들이 존재하고 사슬들간의 수많은 접촉저항이 존재하기 때문이다. CdTe 나노입자가 포함된 탄소나노튜브-CdTe 복합 박막은 탄소나노튜브 박막에 비해 큰 차이는 없지만 저항값이 3.09*104Ω으로 약간 증가하였다. 이것은 반도체성 CdTe 나노입자 도입효과 및 탄소나노튜브 표면에 CdTe 나노입자가 불균일하게 도포되어 ohmic contact이 덜 치밀하게 형성되기 때문이다. 3성분 복합박막(탄소나노튜브-CdTe-MEH PPV)의 경우, 저항값이 각각 (5:1:1)=3.41*104 Ω, (5:1:0.5) = 3.44*104 Ω, (5:1:0.1) = 3.85*104 Ω으로 탄소나노튜브 보다는 비교적 높게 나타나고 있다. MEH PPV의 함량이 증가함에 따라 전도성이 개선되는 효과를 보여주고 있지만 기본적으로 탄소나노튜브보다 낮은 전도특성으로 인하여 3성분 복합박막의 전도성은 전체적으로 낮은 수준을 유지하였다.

As the MEH PPV content increased, the conductivity was improved, but the conductivity of the three-component composite thin film was low overall due to the lower conduction characteristics than the carbon nanotubes.

본 발명의 실시예에 따른 반도체 복합막은 UV/Vis 및 PL 스펙트럼 분석으로부터 탄소나노튜브-CdTe-MEH PPV 반도체 복합막의 흡광 및 발광특성을 비교하였는데, 탄소나노튜브-CdTe에 비해 MEH PPV가 추가됨으로써 광의 흡수는 상대적으로 높아졌으며, MEH PPV에 비해 탄소나노튜브-CdTe가 추가됨으로써 발광은 감소되는 경향을 확인할 수 있었다. 또한, 탄소나노튜브 네트워크 내에 분포되어 있는 CdTe 나노입자들은 MEH PPV가 더해짐으로써 구조적으로 안정된 형태를 유지할 수 있음을 TEM 이미지를 통하여 확인할 수 있었다. 탄소나노튜브-CdTe-MEH PPV 복합박막의 CV 분석결과는 MEH PPV의 함량이 증가할수록 전자전달속도는 감소하지만 산화-환원이 쉽게 이루어지는 효과를 보여주었다.

탄소나노튜브와 화합물 반도체를 혼합시켜 나노 응집체를 제조하는 제 1 단계;
상기 나노 응집체와 전도성 고분자를 혼합하는 제 2 단계; 및
상기 나노 응집체 및 상기 전도성 고분자를 포함하는 반도체 복합막을 제조하는 제 3 단계를 포함하고,
상기 제 1 단계에 있어서,
상기 나노 응집체는 탄소나노튜브를 산성용액으로 처리하여 표면을 개질키시는 표면처리단계;
상기 표면처리된 탄소나노뷰트를 수용액에 첨가한 후 초음파로 분산시키는 분산단계;
상기 탄소나노튜브 수용액에 화합물 반도체를 첨가한 후 교반하는 혼합단계; 및
