BACKGROUND OF THE
Microelectromechanical system (MEMS) variable capacitors have been fabricated because they do not respond to noise exceeding the resonant frequency of the capacitor.
In particular, a variable capacitor having a structure in which two large plates are arranged and the capacitance is adjusted by adjusting the interval between the plates is most widely developed due to its relatively easy fabrication and low power consumption.
However, the variable capacitors have drawbacks in that the tuning range can not exceed 50% due to a pull-in phenomenon.
Microeng., vol. Syst., vol. Syst., vol. Microw. Th. Tech., vol. 56, pp. 530-541, 2008)가 있다.To date, several variable capacitors have been developed to achieve a wide tuning range. Among them, four capacitors as shown in FIG. 1 to FIG. 8 are representative, and a variable capacitor using two gaps as shown in FIG. 1 (J. Micromech. Microeng., Vol. 13, pp. 13, pp. 406-413, 2004) using a variable capacitor (J. Microelectromech. Syst., Vol. 13, pp. 406-413, 2004) using an angular vertical comb- (J. Microelectromech. Syst., Vol. 15, pp. 745-755, 2006) using a piezoelectric actuator as shown in FIG. 5, a variable capacitor using a bent plate as shown in FIG. Th. Tech., Vol. 56, pp. 530-541, 2008).
FIGS. 2, 4, 6 and 8 show a capacitance-voltage (C-V) graph of each of the above-mentioned variable capacitors.
As can be seen from these drawings, the variable capacitor according to the related art has a problem that the variation amount of the capacitance rapidly increases or decreases as the tuning voltage increases, and it is difficult to tune the capacitance substantially at a high tuning voltage.
Therefore, there is a need for a technique capable of solving the problem of the variable capacitor according to the related art.

Here, the

Referring to FIG. 11 together with FIG. 9, the
Specifically, the
11, the position of the
Specifically, the connection
As a result, the
Figs. 12 and 13 are enlarged views showing a state in which two second electrodes and a connection switch sequentially adjacent to each other are electrically connected to each other, from a connection switch having the narrowest gap with the second electrode.
In this case, the gap between each
12 and 13, the connection switches 140a, 140b, and 140c are arranged in the order from the narrowest to the narrowest from the
Therefore, the

FIG. 14 is a graph showing a capacitance value measured using a MEMS variable capacitor according to an embodiment of the present invention. FIG. 15 is a graph showing a capacitance change over a conventional battery, Is shown.
Referring first to FIG. 14 together with FIG. 12 and FIG. 13, FIG. 14 shows a total of four cases.
More specifically, FIG. 14 shows a case where all of the connection switches 140a, 140b and 140c are not operated, one
As shown in FIG. 14, it can be seen that the storage capacity does not change abruptly as the tuning voltage is increased, and it can be seen that the maximum value of the storage capacity can be finely adjusted.
FIG. 15 is a graph showing the capacitances of the respective cases shown in FIG. 14 integrated. The variable capacitors of the MEMS structure according to the present embodiment can be finely adjusted to the maximum value of the capacitances, It is confirmed that the range of the capacitance of the capacitor is remarkably improved as compared with the conventional technology.
That is, in the case of the capacitors according to the related art, as the voltage is increased for the adjustment of the capacitance, the capacitance suddenly changes suddenly and it is difficult to finely tune the whole section. However, the variable capacitor of the MEMS structure of the present invention has a full range Tuning of the minute capacitance is possible.
Meanwhile, the
Specifically, the above-mentioned electronic equipment may be an RF (Radio Frequency) system requiring a variable capacitor. Frequency selection is a very important issue in reducing noise and interference in radio frequency (RF) systems. As a result, a variable capacitor capable of frequency selection has begun to be widely applied to various electric devices, and this is widely used especially in filters, impedance tuners, antennas, and VCOs (Voltage controlled oscillators).
The variable capacitors of the MEMS structure have been developed because they do not respond to noise exceeding the resonance frequency and have low power consumption. As mentioned above, the variable capacitors of the MEMS structure according to the prior art have a narrow tuning range There was a problem.
However, the variable capacitor of the MEMS structure according to the present embodiment achieves a wide tuning range by using a unique structure, and it is possible to fine tune the capacitance in all the sections by applying the two mechanisms of switching and latching simultaneously. This is a structure that has not been proposed in the past, and the utilization rate of the electric device will increase gradually in view of the frequency of use of the electric device in the RF system.
16 is a flowchart showing a method of manufacturing a variable capacitor of a MEMS structure according to an embodiment of the present invention, and FIG. 17 is a schematic diagram showing a process of manufacturing a variable capacitor of the MEMS structure shown in FIG. Respectively.
9, a method S100 for fabricating a variable capacitor of a MEMS structure according to the present embodiment includes steps of forming a silicon oxide layer S110, upper and lower silicon layer etching steps S120, (S130), and a metal thin film deposition step (S140).
Specifically, the silicon oxide layer forming step (S110) is a step of patterning the
In the variable capacitor structure forming step S120 of the MEMS structure, the
The unnecessary portion removing step S130 is a step of removing the upper and
The metal thin film deposition step S140 is a step of depositing the metal
Therefore, according to the manufacturing method of the variable capacitor of the MEMS structure according to the present embodiment, the variable capacitor manufacturing process is performed only in a batch process in units of wafers, and can be mass-produced in a large area. As a result, a variable capacitor of the MEMS structure can be produced at a reduced production cost compared to the prior art, which can greatly increase the marketability thereof.
As a result, it is expected that the variable capacitor of the MEMS structure according to the present embodiment and the method of fabricating the same will be able to accelerate the diffusion of the variable capacitor of the practical MEMS structure.
