Claims (17)
상기 기판에 후면 전극을 형성하는 후면전극 형성단계;
상기 후면 전극에 금속 박막을 형성하는 금속 박막 형성단계;
상기 금속 박막에 전자빔을 조사하여 금속 나노입자를 형성하는 전자빔 조사단계;
상기 금속 나노입자 위로 N형 수소화된 비정질 실리콘층, 인트린식 수소화된 비정질 실리콘층, P형 수소화된 비정질 실리콘층을 형성하는 실리콘층 증착단계;
상기 실리콘층에 투명전도막(Transparent conductive oxide: TCO)을 형성하는 투명전도막 형성단계;
