Description
BACKGROUND OF THE INVENTION 1. Field of the Invention The present invention relates to a printed circuit board using a conductive paste and a method of manufacturing the same, and more particularly, to a printed circuit board using a conductive paste which is fired by heat and a method of manufacturing the same.
In recent years, a variety of small and thin electronic products such as smart phones and tablet PCs have been preferred by consumers.
As a result, a printed circuit board used in such electronic products is also required to be made more thin, thereby mounting a larger number of devices and a high-density and multi-layer package. It is likely to continue.
Basically, a printed circuit board has been used to connect various electronic components to the printed circuit board according to the circuit design of the electric wiring, or to support the components.
And drilling and plating methods are widely used as a method of transmitting signals and power between layers of a substrate.
Fig. 1 is a flow chart for manufacturing a printed circuit board by such a drilling and plating method.
However, such a conventional plating method has a problem in that it takes a lot of time as well as environmental problems such as plating wastewater, and particularly, the thickness of the printed circuit board is made thin due to the thickness of the plating layer.
In order to solve this problem, in recent years, a via fill method has been used in which a conductive layer is partially or entirely filled with a conductive paste.
FIG. 2 is a flow chart for preparing a printed circuit board by a via fill method according to the prior art, and FIG. 3 is an explanatory view showing a bonding state of the thermosetting type paste used in the via fill method according to the prior art.
As shown in FIG. 2, in the via fill method, the through
The conductive paste used in the conventional via fill method is a thermosetting type paste. As shown in FIG. 3, such a thermosetting type paste is solidified by a hardening agent, not directly connected to each other .
However, in the conventional via fill method using the thermosetting type paste, since the bonding force and spacing between the metal powders are weak, the rate of resistance change is very high in the reliability test, the defect occurrence rate such as disconnection and crack is high due to thermal expansion, There was a weak problem.

In addition, the gas generated by the plastic bonding in the drying step (S50) and the fine bubbles mixed with the conductive paste (140) in the printing step (S40) are removed.
