Description
The present invention relates to a plasma generating apparatus, and more particularly, to a toroidal plasma generating apparatus.
The plasma discharge can utilize a dissociation gas to produce an active gas including ions, free radicals, atoms and molecules. Active gases are used in many industrial and scientific applications, including processing materials such as semiconductor wafers, powders, and other gases. Plasma properties and plasma exposure conditions for the material being processed vary widely depending on the application.
US 6 388 226 discloses a toroidal plasma generator having a swirl injector. The swirl injector increases the interaction with the injection gas and the plasma, increasing the flow rate at which it operates. WO2009 / 051597 discloses a large-capacity toroidal plasma generator. However, US 6 388 226 and WO 2009/051597 smoothly form a gas flow path in the plasma channel. In addition, US Pat. No. 6,388,226 and WO2009 / 051597 perform an initial discharge with an ignition electrode, making it difficult to perform an initial discharge at a high pressure or flow rate above a few Torr.
Even if the initial discharge is successful, it is often the case that the discharge can not be maintained during the process. Thus, a new structure of toroidal plasma capable of stably performing initial discharge at higher flow rates or higher pressures, having higher plasma stability, and increasing gas-plasma interaction and dissociation rate of the process gas A generator is required.

The toroidal plasma generating apparatus using the ignition electrode has problems such as contamination by sputtering of the ignition electrode, vacuum leak of the ignition electrode region, and initial discharge failure.
Therefore, there is a need for a novel toroidal plasma generator capable of increasing the gas-plasma interaction and dissociation rate of the process gas while overcoming this problem.
A toroidal plasma generator according to an embodiment of the present invention adopts a structure including grooves on the inner surface of a discharge space. Accordingly, in the toroidal plasma generator, the etching rate of the discharge space was increased about twice as much as that of the smooth surface of the discharge space under the same conditions. Therefore, the toroidal plasma generating apparatus can reduce the processing time in half. This increase in etch rate is presumed to be due to the reduction of the contact area between the toroidal plasma and the inner wall of the chamber. It is also assumed that this is due to a change in the flow pattern of the injection gas.
Also, a microwave discharge device was used as an ignition device in the toroidal plasma generating device. On the other hand, when a plasma is generated only by a microwave discharge device using a tube of a tube, the microwave plasma generator is bulky in structure and expensive for parts such as waveguides. Also, the very high frequency power is spatially concentrated and provided to the tube heat tube, so that the insulation tube has to be periodically replaced. Therefore, maintenance is difficult.
However, the microwave ignition device used in the embodiment of the present invention uses a dielectric window without using a heat insulating tube. The super-high frequency igniter does not require a high-output microwave power and can use a microwave generator having a low output of several kilowatts or less for use in a microwave oven and can optimize the structure of a waveguide and the like to significantly reduce the volume. In addition, very high frequency impedance matching can be easily achieved using an optimized structure. Also, since the super-high frequency ignition device is mainly used for ignition at the initial stage of discharge, the insulator window is not excessively exposed to the microwave plasma. Further, the insulator window does not directly contact the discharge region where main discharge occurs. Plasma by the main discharge is also not directly exposed to the insulator window, and periodic replacement of the insulator window is not required.
In addition, the microwave ignition device can easily perform the initial discharge at a frequency of several milliTorr (mTorr) to atmospheric pressure as compared with the ignition electrode. Therefore, the microwave ignition apparatus can lower the possibility of the initial discharge failure as compared with the ignition electrode. In addition, since a high voltage is not locally applied, there is little sputtering problem, so there is little contamination problem, and a dielectric window is used, so vacuum maintenance is easy. Structurally, the waveguide may be arranged to run side by side in the chamber to minimize the volume increase by the waveguide.
Further, since the pressure or the flow rate of the chamber is ordinarily determined, there is no need for very high frequency impedance matching with time. Accordingly, the impedance matching stub can be eliminated, and the structure of the suboptimal waveguide having the structure of the apeture coupled cavity can be designed. Thus, the dummy load, the reflected wave measuring portion, can be removed. In addition, a very high frequency wave can be radiated into the discharge space through the microwave hole formed in the chamber through the waveguide slit or aperture formed in the waveguide. Accordingly, since the electromagnetic wave is introduced into the toroidal discharge space through the dielectric window using the minimum space, the structure of the dielectric window structure is simple compared to the structure using the discharge tube. Therefore, the process speed can be improved through the grooves, stable initial discharge can be provided through the very high frequency initial discharge, and arc generation can be suppressed by not using the storage electrode. Sputtering problems, leakage problems, and contamination problems can be suppressed, process stability can be improved, and process reproducibility can be increased. In addition, the lifetime of the product can be increased.

The initial discharge gas may be an inert gas such as argon gas or a nitrogen gas which is easy to discharge at an initial discharge. The process gas may be a fluorine-containing gas or an oxygen gas.
Specifically, the process gas may be NF 3 , and the initial discharge gas may be argon gas. In the
Conventional toroidal plasma generators discharge process gases at low pressure using an initial discharge gas and introduce process gases into the chamber with increasing pressure. Therefore, the waiting time for the process gas to dissociate is long.
However, the plasma generating apparatus according to the embodiment of the present invention can simultaneously inject the process gas and the initial discharge gas at a high pressure. The ratio of process gas may be at least 5 percent for the initial discharge gas. Very high frequency discharge is easily and reliably discharged even at high pressure. Therefore, the flow rate of the process gas and the initial discharge gas can be adjusted to discharge the process gas. Therefore, the waiting time is significantly reduced.
In addition, the conventional toroidal plasma generating apparatus uses a capacitive coupling electrode for initial discharging, but discharging is easier as the capacitive coupling plasma area increases. There is a limit in increasing the area of the capacitive coupling electrode. Increasing the area of the capacitive coupling electrode causes sputtering. In addition, a high voltage power source which generates a separate high voltage is required to form a capacitive coupling plasma. The high voltage power supply requires a separate cost. Also, the capacitively coupled plasma is susceptible to arc using a strong electric field. Further, even when the inductively coupled plasma is generated, the capacitive coupling electrode can generate an arc. Once an arc is generated, an arc is continuously generated and the life of the equipment is significantly reduced.
However, in the initial discharge according to the present invention, an arc is not generated using a very high frequency. In addition, there is no sputtering problem generated in the capacitive coupling plasma.
In addition, the very high frequency initial discharge can be discharged by only the microwave generator and the waveguide. In addition, when a microwave generator is used for a household magnetron, the cost of a microwave discharge facility is low.
