Description
The present invention relates to a metal patterning method.
Recently, importance of nanotechnology has been increasing in various fields such as semiconductor, bio, energy, environment, and information. Among them, researches on a technique of patterning a nano structure in order to obtain desired characteristics and performance have been actively carried out. Nanostructure patterning technology has been active in the semiconductor field for the purpose of improving the integration rate of integrated circuits. Recently, nanotechnology has been applied in the field of biotechnology, etc., or surface modification research has been actively performed to obtain desired characteristics or performance The patterning of nanostructures has also been developed in a wide variety of ways.
In general, etching is the most basic principle for patterning nanostructures. That is, a mask of a desired pattern is placed on a layer made of a specific material, a portion other than the masked portion is removed by reacting with the etching solution, and then the mask is removed so that the layer made of the specific material forms a pattern to be. Classically, there is a method of using a photosensitive material as a mask. In addition, there are various methods such as colloidal lithography using a polymer colloidal particle as a mask. However, etching of metal requires the use of toxic substances and is mainly used to produce protrusions, dots, and disc-shaped structures.
Or a method of patterning using the principle of deposition. In this method, a photosensitive material or a polymer colloidal particle is patterned and then a metal film is deposited on the remaining portion by various methods such as electron beam deposition, thermal deposition, sputtering, or electrochemical deposition After the deposition, the photosensitive material or the polymer colloidal particles are removed to pattern the metal, which is mainly used to fabricate a structure having a hole array shape, which is disadvantageous in that it can not be controlled in shape.
On the other hand, there are the following technologies that actively utilize such a nanoscale metal pattern.
Surface plasmon resonance (SPR) is a technique for measuring the composition and amount of a substance using light rays reflected from a thin metal film. As an example, when toxic substances or antitoxin antibody molecules adhere to a metal film, the attached molecules cause a change in the way the light is refracted. By sensing such changes in light intensity by an optical detector, it is possible to measure the amount of toxin substances contained in a food sample. In other words, SPR is applied to measure the interaction between biomaterials such as proteins, DNA, and cells in real time without labeling, and is the most widely used technique for analyzing protein chips at present.
Raman spectroscopy is a spectroscopic method for obtaining the frequency of a molecule in the Raman effect, which is a phenomenon in which scattered light having a frequency as large as a frequency of a molecule is generated when a strong monochromatic excitation light such as a laser beam is irradiated. Surface enhanced raman scattering (SERS) is a phenomenon in which the Raman signal is greatly increased when molecules are present near the surface of the metal. The SERS phenomenon shows the possibility of using this Raman spectroscopy as a sensitive measurement technique. Not only has it been opened but recently it has been reported that even single molecule detection is possible.
In addition to the typical examples above, metal nanopatterning can also be used to generate new phenomena by modulating the properties of light by collecting water by condensing moisture in the air using a high thermal conductivity coefficient or by using electromagnetic characteristics.
It is a common requirement in all nanotechnologies that not only the above-mentioned SPR, SERS, moisture condensation, etc., but also metal patterns used should be more accurate and precise. In particular, in relation to SPR and SERS, Korean Patent Publication No. 2010-0006842 ("Metal-protein lattice pattern biochip and its manufacturing method ", 2010.01.22), Korean Patent Publication No. 2010-0084372 A method for producing a patterned gold nanoparticle film using the gold nanoparticle film produced thereby, and a biochemical sensor including the gold nanoparticle film ", Jul. 22, 2010).
However, as mentioned above, since the metal patterning technique is difficult to etch compared with other semiconductors or organic materials, the patterning is not easy and it is necessary to consider not only the improvement of the precision but also the economical efficiency, productivity and environment friendliness. In other words, economical efficiency and productivity are important factors in metal patterning technology because the value as a product becomes higher as the production is possible as quickly as possible while being as easy and cost-effective as possible. From the viewpoint of environment friendliness, metal etchant or etching gas is often highly toxic. As a result, it may cause environmental pollution problem due to waste solution or reaction gas generated during the process, It has been pointed out that there are problems that can be caused, and this problem can not be ignored.
In addition, it is also important to be able to easily change the pattern of the desired pattern. In the case of conventional metal patterning techniques, the final desired shape is mostly limited and may be effective in making the shape, but it is often difficult to apply to other shapes.
SUMMARY OF THE INVENTION Accordingly, the present invention has been made to solve the above-mentioned problems occurring in the prior art, and it is an object of the present invention to provide a method of manufacturing a metal- And a metal patterning method capable of free metal patterning of nanoscale.

According to the present invention, since metal patterning is performed using the difference in etching rate between the polymer colloidal particles and the metal and the oxide layer of the metal, expensive process steps can be omitted. Therefore, the cost, time, It has the effect of saving resources and greatly improving economy and productivity.
In addition, the present invention uses polymer colloidal particles to form an oxide layer pattern. Particularly, according to the present invention, etching is performed by using the polymer colloid particles to form an oxide layer, and etching is performed by the difference in etch rate between the metal oxide layer and the metal. Next, in the oxide layer forming step S2, a
Lastly, in the etching step S3, the etched portion of the
In order to improve the etching performance due to the difference in etching rate between the
Hereinafter, various embodiments of the polymer colloid particle application and oxide layer formation step (S2) according to the pattern type will be described.
FIG. 2 shows a first embodiment of the oxide layer forming step according to the present invention, FIG. 3 shows an embodiment of the metal patterning method according to the first embodiment, FIG. 4 shows a Cr oxide hole array ) Shape electron micrograph. First, as shown in FIG. 3A, a
In the first embodiment (S2A), as shown in FIG. 3C, a plurality of polymer
When the
The removal of the
As described above, the
FIG. 5 shows a second embodiment of the oxide layer forming step according to the present invention, FIG. 6 shows an embodiment of a metal patterning method according to the second embodiment, FIG. 7 shows an electron microscope photograph of a patterned Cr nano disk structure according to the second embodiment to be. 6A, a
6C, the surface of the
6 (F), the
When the
As in the first embodiment, the
As shown in the results of the first and second embodiments (FIGS. 3 (F) and 6 (H)), the metal patterning method of the present invention makes it possible to easily form various types of metal patterns . The shape of the pattern can be easily controlled by controlling the size of the polymer colloidal particles and the time of the oxygen plasma treatment. It is also possible to form a metal pattern of a more complex shape by forming a metal layer of various metal materials having different etch rates in multiple layers and repeating the metal patterning method of the present invention. FIG. 8 shows examples of various metal pattern shapes by such a metal patterning method, and shows examples of metal patterns of complicated shapes which are formed by repeating the above-described method for a multilayer metal layer several times.
As described above, the metal patterning method of the present invention can obtain metal patterns of various shapes with high precision, and is particularly suitable to be used for manufacturing metal patterns required in fields such as SPR, SERS, and the like. In addition, it is possible to form a complicated metal pattern, such as a multilayer structure, as shown in the example of Fig. 8, so that it is possible to impart a specific property generated by the morphology of the nanostructure, such as hydrophilicity and hydrophobicity, It can also be used in the field.
