세로ㆍ가로의 치수가, 약 152㎜×152㎜이고, 두께가 6.35㎜의 합성 석영으로 이루어지는 기판(1) 상에, DC 마그네트론 스퍼터 장치를 이용하여, 두께 47㎚의 TaBN층(차광층)(2)을 성막하였다. TaBN층(2)의 성막은, 스퍼터 타깃으로 Ta와 B의 혼합 타깃(at%비 Ta:B=80:20)을 이용하여, Xe와 N2의 혼합 가스 분위기 하에서, 반응성 스퍼터링에 의해서 행해졌다(도 3의 (a) 참조). 다음으로, TaBN층(2)을 성막한 기판(1)을 스퍼터 장치 내에 유지한 상태로, 두께 10㎚의 TaBO층(표면 반사 방지층)(3)을 성막하였다.
