The present invention relates to a method for forming a graphene pattern, and more particularly, to a graphene pattern forming method and a graphene pattern which can form a graphene pattern on a catalyst layer and peel the graphene pattern from the catalyst layer using an adhesive layer. It relates to a method for manufacturing an electronic device having a.
As is well known, graphene is a conductive material with carbon atoms in a honeycomb arrangement in two dimensions, with a layer thickness of one atom. Graphene forms graphite in three dimensions, carbon nanotubes in one dimension, and fullerene, a 0-dimensional structure, in the form of a ball.
Graphene is not only structurally and chemically stable, but it is also known to be an excellent conductor that can move electrons 100 times faster than silicon and deliver 100 times more current than copper. As a method of separating graphene from graphite has been discovered, various characteristics of graphene which have been predicted for the past have been experimentally confirmed.
Graphene is very easy to process one-dimensional or two-dimensional nanopatterns made of carbon, which is a relatively light element, and can be used to control semiconductor-conductor properties. In addition, it is expected to be used for a wide range of functional devices such as displays, sensors, memories, and solar cells by using the variety of chemical bonds of carbon.
Graphene can be largely classified into a method using exfoliation from graphite crystals and a method of depositing carbon gas at a high temperature. The peeling method includes a mechanical peeling method using a scotch tape or the like and a chemical peeling method to be dispersed in a solution using a surfactant, and the like, and there is a method of dispersing it into graphene oxide in an aqueous solution through an oxidation process and then reducing it back to graphene. Recently, a method of synthesizing graphene by an organic chemical approach through the polymerization of monomers has been attempted.
Mechanical exfoliation is a method of mechanically overcoming the weak interactions between graphene layers in graphite crystals. Mechanical exfoliation has played a critical role in the rapid diffusion of graphene studies with simple sample preparation, but there are many limitations in practical applications because the size is only micrometers.
Chemical exfoliation involves dispersing the graphene fragments exfoliated from the graphite crystals in solution through a redox or chemical method using a surfactant. Even in this case, the interlayer resistance between the micrometer-sized pieces of graphene does not show practical surface resistance characteristics.
Chemical Vapor Deposition (CVD) is a method of synthesizing graphene using a transition metal that forms carbon and carbide alloys or adsorbs carbon well at high temperatures as a catalyst layer. First, nickel, copper, and the like to be used as a catalyst layer are deposited on a substrate, and reacted with a methane and hydrogen mixed gas at a high temperature of about 1000 ° C. so that an appropriate amount of carbon is dissolved or adsorbed in the catalyst layer. After cooling, the carbon atoms included in the catalyst layer are crystallized on the surface to form a graphene crystal structure. The graphene thus synthesized may be separated from the substrate by removing the catalyst layer and then used according to a desired use.
In epitaxy synthesis, carbon adsorbed or contained in crystals at high temperature, such as chemical vapor deposition, grows to graphene along the surface texture. In the case of silicon carbide (SiC), the carbon contained in the crystal grows to graphene at the high temperature as it is separated to the surface. Using this method, it is possible to synthesize graphene films with uniform crystallinity up to wafer size, but the electrical properties are not as good as those of graphene grown by mechanical exfoliation or chemical vapor deposition. The disadvantage is that it is very difficult to produce.
Graphene is known to be synthesized in various ways, but in order to be practically used as a silicon semiconductor or a transparent electrode, device technology, chemical functionalization, doping technology, and the like must be organically linked, and further research is required. .
In addition, the conventional graphene forming method is difficult in practical use because there is a limit in productivity and high production cost. For example, in the graphene production method using the catalyst layer, since graphene is grown on the catalyst layer and then the catalyst layer is etched and removed to obtain graphene, there is a problem of cost increase due to the consumption of the catalyst layer.
In addition, the conventional graphene forming method has to be accompanied by a variety of post-processing, such as making the graphene in a flat form, patterning it for use purposes, there is a problem that the productivity is reduced, manufacturing time and manufacturing cost increases.

1 schematically illustrates a manufacturing process of an electronic device having a graphene pattern according to an embodiment of the present invention. The manufacturing process of the electronic device having the graphene pattern includes the formation of the graphene pattern.
Referring to FIG. 1, in the method of manufacturing an electronic device having a graphene pattern according to an embodiment of the present invention, forming the
First, as shown in FIG. 1A, a
The
After the formation of the
After forming the graphene on the
Finally, the work function of the
Meanwhile, after transferring the
In the present invention, the process of forming the
