이와 같은 산화 열처리 과정은 상면에 금속층이 형성되어 있는 베이스 기판을 적절한 온도와 가스 분위기, 승온 속도로 열처리함으로써 상기 베이스 기판(200) 위에 산화물층(220)을 형성함과 동시에 금속층을 나노 사이즈의 도트(212) 형태로 변화시킬 수 있다. 이러한 나노 도트의 크기를 적절하게 제어하기 위해서는 열처리 조건 뿐만 아니라 최초 베이스 기판에 형성된 금속층의 두께도 적절히 제어될 필요가 있다. 금속층의 두께는 대략 10 nm ~ 300 nm 이며 열처리 온도는 Pt의 경우 700 ℃ ~ 900 ℃ 의 범위에서 하여 Pt박막을 응집시키면서 동시에 Si기판 표면을 산화시켜 SiO2화한다. 단 휘발성이 강한 Zn의 경우 200 ℃ ~ 300 ℃ 정도에서 예비 산화열처리를 하여 육각 도트 형태의 ZnO를 형성시킨 후, 700 ℃ - 1000 ℃ 의 범위로 Si기판을 산화시키는 후 열처리를 해준다. 열처리 조건 중 가열온도, 가열 시간, 산소공급유량이 가장 중요한 조건이며, 금속층 두께, 가열온도, 시간이 길수록 나노 도트의 크기는 커진다. 특히 열처리 온도가 낮고 시간이 낮으면 박막 형성된 금속층을 응집시키는 도트 형성 과정이 잘 이루어지지 않고, 반면 지나치게 온도 및 가열시간이 길면 도트의 과대성장 및 표면이 불균일 해진다. 그러므로 도트의 지나친 성장을 억제하고 나노 사이즈 크기의 조절을 위해서 위에 열거된 파라미터를 유기적으로 변화시킨다. (예를 들어 가열 온도는 700 ℃ ~ 1000 ℃, 가열시간은 10분 ~ 60 분, 금속층의 두께는 300 nm 이하) 상기 나노 도트의 직경은 예를 들어 수 나노미터 이상 ~ 1 ㎛ 미만의 범위로 형성할 수 있다. In the oxidizing heat treatment process, an
상기 나노 도트(212)는 편의상 일차원적으로 도시되었으나, 실제로는 베이스 기판 상면에 이차원적으로 배열되며, 각각의 나노 도트는 질화갈륨 핵형성 및 나노 로드 성장을 위한 섬(island) 역할을 한다. 한편, 상기 산화물층(220)은 나노 도트(212)와는 다른 결정성 내지 미세 구조를 갖는 질화갈륨 층을 성장시키게 된다. The
