라. 상기 제2P형 실리콘박막층의 표면에 전자빔을 조사하여 결정화하는 단계와;
상기 나 단계 이후 상기 제2P형 실리콘박막층 형성 이전에 상기 제1P형 실리콘박막층의 표면에 전자빔을 조사하여 상기 제1P형 실리콘박막층을 결정화하는 단계; 및
상기 라 단계 이후 600℃ 내지 900℃의 온도로 30초 내지 1분 동안 급속 열처리하는 단계;를 포함하고,
상기 제1P형 실리콘박막층의 붕소의 도핑농도는 1017/㎤ 내지 1020/㎤이고, 두께는 2 내지 5㎛이고,
