Description

A III-V compound solar cell and a method of manufacturing the same are disclosed. More specifically, a group III-V compound solar cell and a method of manufacturing the same are disclosed which can achieve high efficiency due to a wide light receiving area.
To reduce dependence on fossil fuels worldwide, research and development are being conducted on alternative and clean energy sources that are harmless to the environment and are not depleted.
For example, although nuclear power was developed as an alternative energy, it showed high contribution, but its dependence is gradually decreasing due to serious instability due to instability and accidents, while practically utilizing solar energy in terms of clean and infinite energy source. Plan is being raised.
In solar cells, the light receiving area should be wide to increase the efficiency, and in order to increase the light receiving area, group III-V compound solar cells currently use substrates such as GaAs or Ge, but GaAs or Ge substrates are expensive, so the manufacturing cost is high. This increases. As a result, the light is collected through a low cost lens to meet the same power / cost ratio.

While the conventional solar cell is composed of only a horizontal plane, group III-V compound solar cell according to an embodiment of the present invention, by growing a light absorption layer of the vertical nanostructure on the inclined silicon substrate, Both vertical and horizontal directions may be used, thereby increasing the light-receiving area to increase light, thereby increasing the efficiency of the photocurrent.
In addition, while a conventional group III-V compound solar cell uses an expensive substrate such as GaAs or Ge, the group III-V compound solar cell according to one aspect of the present invention uses a low-cost silicon substrate to provide a solar cell. The manufacturing cost can be reduced.
In addition, the p-type portion of the solar cell having the light absorption layer of the nano-rod is combined with the patterned electrode portion does not need to have an electrode separately, the outer surface of the solar cell according to one side of the present invention is n-GaAs It can be used directly in an element by depositing ITO or ZnO which is a 2nd electrode thereon.
Hereinafter, a method of manufacturing a III-V compound solar cell according to another embodiment of the present invention will be described.
Method of manufacturing a III-V compound solar cell according to another embodiment of the present invention, forming a seed layer on a substrate inclined at a predetermined angle (θ), the first electrode pattern formed on the seed layer Forming a first electrode layer, forming a dielectric layer formed of a dielectric pattern on the first electrode layer, growing a plurality of light absorbing portions from the seed layer exposed by the first electrode pattern and the dielectric pattern, and And forming a light absorbing layer such that an absorber has a side surface perpendicular to the seed layer with respect to the upper surface of the dielectric layer, and forming a second electrode layer on the light absorbing layer.
First, a seed layer such as GaAs is grown on the
The seed layer may be formed by firstly heat treating a substrate at 700 ° C. to 1000 ° C., growing GaAs at 400 ° C. to 500 ° C., and increasing the temperature of the grown GaAs from 600 ° C. to 700 ° C. And further heat treating. Preferably, the first heat treatment step is performed at 800 ℃ ~ 1000 ℃, the step of growing the GaAs is carried out at 400 ℃ ~ 450 ℃, the second heat treatment step of the grown GaAs is a temperature from 650 ℃ to 700 ℃ It can be carried out while raising.
More specifically, the seed layer is formed on the inclined substrate by the following process. Inclined silicon substrates produce a native oxide film, such as SiO 2 , when exposed to air, so that the surface is etched and cleaned before entering into organometallic chemical vapor deposition (MOCVD) equipment. Surface treatment solution is carried out using HF and H 2 O 2 , H 2 O. The surface-treated silicon substrate is placed in an organometallic chemical vapor deposition reactor and the natural oxide film is removed at a high temperature of 800 ° C. or higher. Then, a thin layer of gallium arsenide (GaAs) or gallium phosphorus (GaP) seed layer is grown to a few tens of nm on the substrate at a low temperature of about 400 ° C, and then the grown seed layer is raised from 600 ° C to 700 ° C. Heat treatment.
Then, a first electrode about 40 nm thick is deposited by using a plasma sputter device, and a 50 nm thick dielectric layer is deposited on the first electrode. The first electrode and the dielectric layer are selectively patterned through an E-beam lithography process to expose the p-GaAs seed layer and grow a light absorbing part on the exposed p-GaAs seed layer.
The pattern of the first electrode and the dielectric may be in the form of a stripe, the width of which may be greater than 1 μm in the case of photolithography and less than 1 μm in the case of E-beam. To reduce the time, a holo lithography or an imprint method using laser diffraction may be used. In this case, the pattern may be formed in a periodic stripe shape along the inclined direction of the substrate.
As shown in FIG. 4, the growth pattern of GaAs is mesa in the
In general, in the case of a silicon substrate, since the surface in the
As a result, in the III-V compound solar cell according to the exemplary embodiment of the present invention, the
As shown in FIG. 5, when the
6A shows SEM of GaAs layers grown on a gallium arsenide (GaAs) substrate when the width of the pattern for growing the light absorbing portion is (a) 411, (b) 521, (c) 616, and (d) 718 nm. Sectional images are shown.
6B shows growth on a silicon (Si) substrate inclined at a 5 ° angle when the width of the pattern for growing the light absorbing portion is (a) 537, (b) 568, (c) 591, and (d) 710 nm. SEM cross-sectional images of the GaAs layers are shown.
As shown in FIG. 6A, GaAs layers grown on a gallium arsenide (GaAs) substrate generally have a triangular growth pattern. After that, the Ga atoms are directed toward the plane of the upward direction (001), and the remaining Ga atoms are desorbed if the plane in the upward direction (001) has the highest chemical bonding rate and the {111} plane is the lowest. The height no longer increases. As discussed above, this is referred to as self-limiting growth.
In contrast, as shown in FIG. 6B, the GaAs layers grown on the inclined silicon (Si) substrate are formed by a terrace and a step by an inclined surface in addition to the plane of the
As described above, the first electrode layer is formed under the dielectric layer by lift-off and may contact the p-type GaAs to form a p-type electrode. The outer surface of the solar cell selectively formed by the pattern is made of n-GaAs, and a second electrode such as ITO or ZnO is formed thereon and may be used as the n-type ohmic electrode. Al (aluminum) is deposited on the second electrode to form an electrode pad. Al electrode pads are formed through a constant pattern of pads to power the charger.
As a result, the III-V compound semiconductor manufacturing method according to another embodiment of the present invention grows a GaAs seed layer on an inclined silicon substrate, and the grown GaAs seed layer also forms an inclined layer. The light absorbing portion is grown on the exposed GaAs seed layer by forming the first electrode layer and the dielectric layer in a stripe pattern in a direction parallel to the inclined surface of the silicon substrate.
Therefore, the III-V compound solar cell according to the embodiment of the present invention can achieve high efficiency due to the large light receiving area and the low sheet resistance by growing the light absorbing portion of the vertical nanostructure on the inclined silicon substrate. . In addition, using a low-cost silicon substrate can reduce the manufacturing cost of the solar cell.
As described above, the present invention can achieve both low cost and high efficiency by having a III-V compound solar cell structure including a vertical nanostructured light absorption layer on an inclined silicon substrate. That is, the group III-V compound solar cell according to the embodiment of the present invention can use the large-area process without the need for condensing type, ie, condensing lens, power consumption of the tracker gear, etc. In addition, as a next-generation III-V compound solar cell structure capable of achieving high efficiency, it can be used as a base material for manufacturing an optoelectronic device.
