Description
The present application relates to a highly integrated method of one-dimensional or two-dimensional conductive nanowires using a charged material, a one-dimensional or two-dimensional highly integrated conductive nanowires integrated by the method, and a device using the same.
Recently, due to the development of semiconductor technology, the size of electronic component devices is becoming very integrated. In particular, devices such as CMOS are widely used in the field of integrated circuits, and as the degree of integration increases, the line width of the devices decreases slightly. As such, as the sizes of devices become smaller, new nanostructures for implementing nanodevices include semiconducting nanowires, carbon nanotubes (CNTs), and biomaterials such as DNA, proteins, and viruses. However, integration of nanomolecule devices using them must solve various problems. Techniques for solving these problems include gas flow method, transfer-printing method, scanning-probe lithography method, and slippery molecular film. Known.
Chem. The gas flow method (see Nano Letters 2003, 3, 1545) according to C. Mao Group of Purdue University, India, controls 1-D and 2-D DNA aligned on a solid surface by varying the direction of blowing the gas. That's the way. In addition, the transfer printing method of the Japanese T. Ohtani group is a method of aligning DNA on a solid surface by using an organic thin film sheet. This allows the formation of 1-D and 2-D DNA arrays in a simple process [J. Am. Chem. Soc. 2003, 125, 7162]. However, both methods have a problem that it is difficult to precisely arrange and space the DNA at a desired position.
Professor Kim's team in South Korea oxidized the solid surface using a scanning probe to form an adsorption layer to form 1-D and 2-D DNA arrays as well as selective alignment of DNA [see Nano Letters 2006, 6, 1334]. . However, this method has technical limitations as a molecular device fabrication process using nanowires due to the limitation of the scan speed, integration limit and low efficiency of SPM.
Accordingly, there is a need for a technology for more easily controlling and integrating one-dimensional or two-dimensional nanoscale patterns on a substrate.
In order to solve the above problems, the present invention, by using an electron beam lithography to form an electron beam resist layer in a linear or lattice-shaped nano-pattern, after forming an intermediate layer on the front of the substrate to remove the electron beam resist layer Thereby forming a linear or lattice-shaped nanopattern of the intermediate layer, and then sequentially forming an adsorption layer, a charging material layer, and a nanoparticle layer on the intermediate layer. [[ 실시예Example 1] 1 차원으로 집적된 1] integrated in one dimension DNADNA -기반 집적 -Based integration 나노선의Nanowire 제조 Produce
According to the process shown in Figure 2, a nanowire based on DNA integrated in one dimension on a substrate was prepared.
First, a protective layer containing OTS was formed by a liquid coating method on a substrate formed of a wafer on which SiO 2 was deposited. An electron beam resist layer was applied on the protective layer, and the electron beam resist layer was formed into a linear nanopattern using electron beam lithography. The nanopattern had a line width of 400 nm and a line spacing of 100 nm (see FIG. 1). Thereafter, cyclohexene was deposited by plasma chemical vapor deposition (PECVD) to form a cyclohexene polymer thin film to form an intermediate layer, and the linear nanopattern of the electron beam resist layer was removed to form a nanopattern of the intermediate layer. In this case, the nanopattern of the intermediate layer has a line spacing of 400 nm, a line width of 100 nm. Next, the adsorption layer was formed on the intermediate layer of the linear nanopattern by applying an adsorption layer made of APS on the substrate. Then, using a commercially available λ-DNA as DNA, a solution containing λ-DNA was applied onto the substrate on which the adsorption layer was formed to form DNA nanowires. Finally, linear conductive gold nanowires integrated in one dimension were formed by applying gold nanoparticles onto DNA nanowires formed on the substrate. The AFM image of the one-dimensional integrated DNA-based gold nanowires thus prepared is shown in FIG. 2.
2][Example 2]
Except for nanopatterning the electron beam resist layer in a lattice shape in Example 1, DNA-based lattice-shaped conductive gold in two dimensions integrated according to the process shown in FIG. A route was formed. AFM images of the two-dimensional integrated DNA-based gold nanowires thus prepared are shown in FIGS. 4 and 5. In addition, AFM images of two-dimensional highly integrated gold nanowires connected between metal electrodes are shown in FIG. 6.
Example 3] 3]
According to the process shown in Figure 7, nanowires based on DNA integrated in one dimension on a substrate were prepared in an easier manner.
An electron beam resist layer was applied onto a substrate consisting of a wafer on which SiO 2 was deposited. Subsequently, the electron beam resist layer was formed into a linear nanopattern using electron beam lithography. The linear nanopattern has a line width of 500 to 800 nm and a line spacing of 40 nm. Next, after applying the adsorption layer made of APS to the opening of the linear nanopattern of the electron beam resist layer, the nanopattern of the electron beam resist layer was removed. Therefore, the nanopattern of the adsorption layer was formed with a line spacing of 500 nm to 800 nm and a line width of 40 nm. And, by applying a solution containing DNA on the nanopattern of the adsorption layer, to form a DNA layer on the adsorption layer, and finally by applying gold nanoparticles, by forming a gold nanoparticle layer on the DNA layer One-dimensional conductive integrated nanowires were completed.
The AFM image of the one-dimensional integrated DNA-based gold nanowires thus prepared is shown in FIG. 8. In addition, AFM and SEM photographs showing DNA-based one-dimensional gold nanowires fixed between metal electrodes are shown in FIG. 9.
