본 발명은 발광소자에 있어서, 중요한 부분 중 하나인 n형 질화물층에 관한 것이다. 앞서 도 1에서 설명한 것과 같이 일반적인 질화물 발광소자에 있어서 n 전극과 p-전극은 같은 면상에 형성이 된다. 이는 일반적으로 기판이 부도체 이거나 전도도가 좋지 않아서 N metal 전극 형성이 어렵기 때문이고, 공정상 편리함도 있다. 그러나 이런 n전극과 p 전극이 동일면 상에 있는 기존 질화물 발광 소자에 있어서 중요한 문제점은 전자의 횡 방향 퍼짐 현상이 일반적으로 얇은(일반적으로 수 마이크론메터) n질화물 층을 통하여 이루어져야 하므로 실제 소자 동작에 있어서 전류가 국소적으로 집중이 되는 전류 모임현상(Current Crowding) 현상이 일어나게 된다. 도 2에 나타나 있듯이, 이러한 현상은 n 질화물의 횡 방향 저항이 n 전극에서 멀어질 수록 커지기 때문에 전류가 n 전극에 가까운 부분으로 모이게 되면서 나타나는 형상이다. 이 현상은 발광소자의 크기가 커질 수록 또 가동 전류(operation current)가 높을 수록 악화된다. 따라서 대면적을 갖는 파워 칩의 경우 n 메탈 전극 디자인을 일반적으로 손가락 패턴(Finger pattern)으로 하여 이런 전류 모임 현상으로 개선하고자 노력한다. 그러나 이런 시도는 전류 모임현상에 대해서 어느 정도 개선을 주나, 결론적으로는 실제 발광 영역이 줄어들기 때문에 여러 가지 측면에서 손실을 감수해야 한다. 특히 목적한 휘도를 얻기 위해서 칩크기가 핑거패턴을 고려하여 더 커져야 하므로 실제적으로 웨이퍼 한 장된 생산될 수 있는 칩수가 급격히 감소하게 된다. 질화물 발광소자의 최근 기술로 플립칩(Flip chip) 기술과 레이저 리프트 오프(laser lift-off) 기술을 이용한 수직형 발광소자(Vertical LED) 제작 기술이 있다. 여기서 수직형이란 n전극과 p 전극이 각각 다른 면에 형성이 되어 발광소자에서 전류가 양면에서 수직 방향으로 흐르는 것을 의미한다. 기술적인 면에서 수직형 질화물 발광소자는 제작이 매우 까다롭고 아직까지 소자 제작에 있어서 표면 깨짐, 낮은 생산성, 공정의 복잡성, n 전극 형성의 어려움 등과 같은 현실적인 문제를 안고 있다. 그러나 많은 회사들이 수직형 발광소자를 차세대 발광소자로 단정 짓고 중점적인 연구를 진행 중에 있는 상황이다. 플립칩 발광소자 보다 수직형 발광소자를 차세대 발광소자로 여기지는 이유는 두 형태의 발광 소자는 모두 열전도 측면에서 우수한 특성을 보이나, 플립칩 발소자의 경우 앞에서 언급한 바와 같이 횡방향 전류 퍼짐이 수직형 보다 월등이 나쁘기 때문이다. 수직형 발광소자의 경우 기판을 제거하고 n-질화물 전면에 투명 전극을 형성하면 전류 모임 현상을 획기적으로 개선 할 수 있게 된다. 따라서 수직형 발광소자의 제작에 현실적인 장애가 많음에도 불구하고 차세대 질화물 발광소자 모델로 인정받는 이유가 여기에 있다. 그러나 수직형 발광소자의 이런 특성을 이용하기 위해서 앞에서 언급한 바와 같은 감수해야 하는 부분이 너무나 크고, 아직 실질적인 생산까지는 미래가 밝지만은 않다.The present invention relates to an n-type nitride layer which is one of the important parts in the light emitting device. 실시예 2는 실시예 1과 같은 방법을 이용하면서 제 1 n형 질화물 층(31)과 전도영역인 32-A 영역의 접촉 면적을 증가 시키는 방법을 설명한다. 도 7에 나타나 있듯이 제 1 질화물 층(31)을 성장 한 후 반응기의 온도를 내려 브이 모양의 역피라미드 핀홀을 성장 할 때 초기 성장시 실리콘 도핑을 하여 n형 질화물을 어느 정도 성장을 한후 연속해서 비전도영역을 성장을 한다. 이렇게 하면 도 6에도 나타나 있듯이 브이 모양 역피라이드 아래 부분에 N형 질화물이 형성이 되게 되고, 온도를 올리면서 N형 질화물을 성장하면 33A 영역의 효과적인 면적이 커지게 되고 31층과의 접촉면적도 커지게 되어 전도도를 조절 할 수가 있게 된다.Example 2 describes a method of increasing the contact area between the first n-
