Abstract
인쇄회로기판의 부러짐과 휘어짐을 방지할 수 있는 반도체 패키지 성형 금형 및 이를 이용한 반도체 패키지 제조 방법을 개시한다. 본 발명에 따른 반도체 패키지 성형 금형은 복수의 반도체 칩이 부착된 인쇄회로기판 상에서, 일정 개수의 반도체 칩을 블록으로 그룹화하여 봉지하는 성형 금형으로서, 일정 개수의 반도체 칩을 블록으로 그룹화하여 봉지하는 복수 개의 캐비티 및 복수 개의 캐비티 중 인접한 두 개의 캐비티의 사이 공간인 중간 영역에 형성되며, 인접한 하나의 캐비티와 연결되는 확장 캐비티를 포함한다.
