In order to remove the reacted Nb source, a purge process of flowing nitrogen (N 2 ) gas for 0.1 seconds to 5 seconds is performed, and an O 3 gas, which is an oxygen source, is flowed for 0.1 seconds to 3 seconds, thereby adsorbing between the adsorbed Nb source and O 3 . Reaction is induced to deposit an atomic layer of Nb 2 O 5. Next, a purge process is performed in which nitrogen (N 2 ) gas is flowed for 0.1 seconds to 5 seconds to remove unreacted O 3 and reaction byproducts.
