Claims (13)
- 하나 이상의 평탄화 유기 박막층, 하나 이상의 컨포멀(conformal) 유기 박막층 및 하나 이상의 무기 박막층을 포함하며,상기 박막층들이(a)평탄화 유기 박막층/무기 박막층/ 컨포멀(conformal) 유기 박막층/무기 박막층;(b)컨포멀(conformal) 유기 박막층/무기 박막층/ 평탄화 유기 박막층/무기 박막층;(c)평탄화 유기 박막층/컨포멀(conformal) 유기 박막층/무기 박막층; 또는(d)컨포멀(conformal) 유기 박막층/평탄화 유기 박막층/무기 박막층의 순서로 적층된 것을 포함하는 다층 봉지막.
- 청구항 1에 있어서, 상기 (a) 및 (b)의 최외곽 무기 박막층 상에, 평탄화 유기 박막층 또는 컨포멀(conformal) 유기 박막층/무기 박막층의 순서로 적층되는 2층의 박막이 하나 이상 더 적층되는 것을 특징으로 하는 다층 봉지막.
- 청구항 1에 있어서, 상기 (c) 및 (d)의 무기 박막층 상에, 평탄화 유기 박막층/컨포멀(conformal) 유기 박막층/무기 박막층; 또는 컨포멀(conformal) 유기 박막층/평탄화 유기 박막층/무기 박막층의 순서로 적층되는 3층의 박막이 하나 이 상 더 적층되는 것을 특징으로 하는 다층 봉지막.
- 청구항 1에 있어서, 상기 (c) 및 (d)의 무기 박막층 상에, 평탄화 유기 박막층 또는 컨포멀(conformal) 유기 박막층/무기 박막층의 순서로 적층되는 2층의 박막이 하나 이상 더 적층되는 것을 특징으로 하는 다층 봉지막.
- 청구항 1에 있어서, 상기 평탄화 유기 박막의 재료가 광중합(Photo polymerization)에 의하여 중합이 개시되는 다이아조계, 아지드계, 아크릴계, 폴리아미드계, 폴리에스테르계, 에폭사이드계, 폴리에테르계, 및 우레탄계 수지로 이루어진 군으로부터 선택되는 1종 이상인 것을 특징으로 하는 다층 봉지막.
- 청구항 1에 있어서, 상기 컨포멀 유기 박막의 재료가 열에 의해 라디칼이 생성되어 중합이 개시되는 폴리스티렌계, 아크릴계, 우레아계, 이소시아네이트계, 및 자일렌계 수지로 이루어진 군으로부터 선택되는 1종 이상인 것을 특징으로 하는 다층 봉지막.
- 청구항 1에 있어서, 상기 무기 박막의 재료가 실리콘 질화물, 알루미늄 질화물, 지르코늄 질화물, 티타늄 질화물, 하프늄 질화물, 탄탈륨 질화물, 실리콘 산화물, 알루미늄 산화물, 지르코늄 산화물, 마그네슘 산화물, 티타늄 산화물, 석산화물, 세륨 산화물, 및 실리콘 산화질화물(SiON)로 이루어진 군으로부터 선택되는 1종 이상인 것을 특징으로 하는 다층 봉지막.
- 청구항 1에 있어서, 다층 봉지막에 2 이상의 무기 박막층이 형성되는 경우, 그러한 무기 박막층들이 동종(同種)의 무기 박막 또는 2 이상의 이종(異種)의 무기 박막으로 형성되는 것을 특징으로 하는 다층 봉지막.
- 청구항 1에 있어서, 평탄화 유기 박막층이 증발(Evaporation), 실크스크린 및 코팅 중에서 선택되는 방법에 의하여 성막되고, 자외선 또는 가시광선에 의해 중합(Polymerization)되는 방식으로 적층되는 것을 특징으로 하는 다층 봉지막.
- 청구항 1에 있어서, 컨포멀 유기 박막층이 증발(Evaporation) 또는 화학기상증착법(CVD)에 의하여 성막되고, 열중합에 의해 중합(Polymerization)되는 방식으로 적층되는 것을 특징으로 하는 다층 봉지막.
- 청구항 1에 있어서, 무기 박막층이 스퍼터링, 화학기상증착법(CVD), E-빔(e-beam), 열증착법, 및 열적 이온 빔 보조 증착법(thermal Ion Beam Assisted Deposition: IBAD)중에서 선택되는 방법에 의하여 적층되는 것을 특징으로 하는 다층 봉지막.
- 청구항 1에 있어서, 상기 다층 봉지막이 기판 및 그의 상부에 형성된 소 자(Device)의 상부에 형성되어 소자를 봉지하는 방식으로 사용되는 것을 특징으로 하는 다층 봉지막.
- 청구항 1에 있어서, 상기 다층 봉지막이 기판 및 그의 상부에 형성된 소자(Device)의 상부뿐만 아니라, 상기 기판의 측면 및 하부에도 형성되어 기판과 그 위에 형성된 소자를 완전히 둘러싸서 봉지하는 방식으로 사용되는 것을 특징으로 하는 다층 봉지막.
