Description
FIELD OF THE INVENTION The present invention relates generally to scanning electron microscopy, in particular electron optical focusing, detection and signaling of high current low voltage first electron beams, high resolution scanning, large scan fields, and vibration delay immersion objective lenses that can provide high signal capture efficiency. To a collection system and method.
Scanning electron microscopy is used in many applications where it is necessary to examine the fine structure of an object in detail. Some of these applications include defect observation and inspection of specimens, such as large-capacity integrated (VLSI) circuits, wafers, or other items, or critical dimensions of features in these specimens and design and process verification of the specimens. Scanning electron microscopy is considered to be superior to optical microscopy for observing sub-micron dimensions, currently less than about 0.2 μm (1 μm = 10 −6 meters), because of its short wavelength, This is because spot size can be generated. Scanning electron microscopy typically uses an objective lens system to focus the electron beam on the specimen under inspection.
Scanning electron microscopy typically includes a primary electron beam source, an acceleration anode, an objective lens for focusing the beam onto a specimen, a plurality of deflection units capable of positioning and moving the primary beam relative to the specimen, and secondary electrons (SE) from the specimen. ) And a detection system that captures back-scattered electrons (BSE) to produce an image of the specimen. In some cases, a condenser lens system may be used to provide a focused beam to the objective lens system. As known to those skilled in the art, an electron beam source supplies electrons for the primary beam. When using a condenser lens system, an image of the primary electron beam source for the objective lens is formed, which focuses the condenser lens image on the specimen. A deflection system moves the focused beam in scanning motion for a portion of the specimen and secondary electrons and despread electrons deviate from the specimen material. These electrons are detected and amplified so that the resulting signals are used to modulate a beam of an imaging system that operates simultaneously with the scanning electron beam. The result is an image of the scanned area based on electrons emitted or diffused into the sample.
There are several disadvantages with conventional scanning electron microscopes. First, in order to obtain a high resolution for a conventional objective lens, a primary electron beam source is required with a relatively high beam energy, for example, 15KeV or more. However, applying such a high energy electron beam directly to the specimen can damage the specimen, which in turn causes reliability problems in the engineering, manufacturing and production of integrated circuits. Using a low energy primary electron beam can solve the reliability problem but limits the spatial resolution due to chromatic aberration of the objective lens and due to electron-electron interaction in the beam. Chromatic aberration of an objective lens causes electrons of different speeds to produce different focal points for the same lens. This effect introduces disk crosstalk into the image plane on the sample and limits the resolution of the system. Electron-electron interaction (space-charge effect) and chromatic aberration can be reduced by using electron beam of higher energy. Second, it is difficult to achieve high capture efficiency of second and despread electrons with a low energy primary electron beam source. When using multi-channel plates, contaminants that collect in the holes (channels) of the plate create serious reliability problems.
As mentioned above, the spatial resolution of current low voltage scanning electron microscopes is inherently limited by electron-electron interaction, or chromatic aberration of the objective lens, and by the Boersch effect. One way to improve spatial resolution is to reduce the electron-electron effect by using a high energy primary beam that undergoes a delay field. Another way to improve spatial resolution is to use snorkel (center hole) magnetic lenses to reduce the resolution loss due to chromatic and spatial aberrations.
Conventional delay field scanning electron microscopes with snorkel magnetic lenses, delay electrostatic plates and free lens dual deflection units are currently used in critical dimensional measuring devices, defect observation and defect inspection systems in VLSI (large scale integrated) wafer fabrication.
First, it is difficult to create a large deflection field with such units, where the deflection field is a rechargeable region in the plane of the specimen where the primary beam can be moved by the deflection system. As a result, only a relatively small portion of the sample can be examined at one time without repositioning the sample. Second, due to the inherent small deflection field, the time required to inspect, observe, and measure the sample is quite long. This not only increases engineering, testing, troubleshooting, and production costs, but also increases integrated circuit turnaround time.
Therefore, there is a need for an objective lens and method for an electron scanning microscope that provides high primary beam current, low energy electron beam on a specimen, relatively high resolution, relatively large scanning field, and high signal capture efficiency.
Disclosed herein is a scanning electron microscope with a vibration delay immersion objective lens electro-optical focusing, deflection and signal capture system that overcomes the disadvantages described above with respect to conventional objective lenses. Specifically, the objective lens system of the present invention converts a high energy primary electron beam into a low energy electron beam in the specimen to minimize damage to the specimen. It also has a relatively high resolution for confident testing of sub-micron features. In addition, the scanning electron microscope according to the present invention provides a relatively large deflection field that reduces the time it takes to fully inspect the specimen and more effectively captures secondary electrons (SE) and despread electrons (BSE) from the specimen. And a detection unit.

Another aspect of the invention includes a method of increasing the scan field of an objective lens system with respect to a specimen, the method comprising: generating a magnetic field in the vicinity of the specimen to focus particles of a particle beam onto the specimen; Providing a delay electric field such that the energy of the particle beam is reduced before the particle beam impinges on the specimen; Positioning the focused particle beam relative to an area to be scanned, wherein the area is within the deflection field of the specimen, by deflecting the particle beam within the delay field such that the deflection field increases with respect to the specimen. The final positioning takes place.
The advantage of the system is that a low energy (250 eV to 1500 eV) electron microscope with the lens system has a small spot size (diameter of 0.05 μm to 0.1 μm) and about 85% to secondary electron SE and despread electron BSE. It is possible to improve the resolution of the characteristics of the specimen by scanning large fields (500 μm to 1000 μm) while maintaining a collection efficiency in the range of 95%.
The advantage of the system is that a high current primary beam is provided with a low energy primary beam at the location of the specimen. This can improve the quality of the signal emitted from the sample during its scanning.

The
2 is a cross-sectional view of the
As described above with reference to FIG. 2, the
Below the
The
According to the present invention, a first set or " swinging group " of
The
5 is a schematic diagram of an electron microscope having an objective lens system according to the present invention. At the opposite end of the microscope there is a
In one embodiment, the light transmissive surface is well charged to a potential of about -12V. Near the light transmitting surface is the
The specimen at the specimen plane position is charged to about −11 KV to produce a delay field Er, which is a field in the opposite direction to the acceleration field Ea, which reduces the energy of the particle beam before the particle beam impinges on the specimen. .
Between the
There is a
The
When the electrodes reach the specimen, their energy is in the range of about 250 eV to 1500 eV, with 1 KeV typical. Energy within this range avoids damage to the sample but increases the wavelength in the range of about 0.03 to 0.07 nm in the sample.
When the
5 also shows that the magnetic field from the magnetic lens is provided to the delay field occurring from the sample plane. When determining the strength of the magnetic field required to focus the beam on the specimen it is necessary to take into account the reduced energy of the primary particle beam.
FIG. 6A shows the x dimension for deflection of the beam within the deflection field by
As a starting point to achieve a large deflection field, the voltage intensity Ed and the deflection distance r (z) for each deflection unit satisfy the primary vibration delay immersion objective lens system category,
Where E (d) is perpendicular to the optical axis (Z axis) to produce a predetermined deflection as the electric field strength in the deflection unit, r (z) is the radial deflection distance from the Z axis as a function of distance along the axis, and B (z ) Is the magnetic flux density along the optical axis of the lens, φ (z) is the potential on the optical axis, φ '(z) is the first derivative of z, φ "(z) is the second derivative of z, and B '(z) is the first derivative of z and k is a constant to perform the necessary unit conversion.
Since the deflection field strength contains only the first term from the category specified in
7 shows the trajectory of secondary electrons SE generated by a primary particle beam impinging on a specimen. Due to the delayed field Er, secondary electrons are accelerated to an energy of about 11 KeV. Most of these electrons are collected by annular detectors, which are PIN diodes or other electron trapping devices. The aperture size of the annular detector is important. Too small a diameter can easily contaminate and adversely affect the primary particle beam. Too large a size reduces the collection efficiency of secondary electrons and despread electrons. In one embodiment, the detector aperture is limited to 0.3 mm to 2.0 mm in diameter. In one embodiment, the secondary electron SE capture efficiency for the entire scan is in the range of about 85% to 95%.
