Abstract
본 발명은 반도체 소자의 커패시터 제조 방법에 관한 것으로, 콘택 플러그를 형성하고, 콘택 플러그 상부에 하부 전극을 형성하는 공정에 있어서, 콘택 플러그와 하부 전극 사이에 산소 성분이 포함되지 않도록 물리 기상 증착법으로 하부 전극과 동일한 물질의 금속층을 형성하여 콘택 플러그와 하부 전극의 접착층으로 사용함과 동시에 콘택 플러그로 하부 전극의 산소 성분이 확산되는 것을 방지하는 확산 방지막으로 사용하므로써 후속 열처리 공정에서 콘택 플러그가 산화되는 것을 방지하여 전체적인 공정의 신뢰성 및 커패시터의 전기적 특정을 향상시킬 수 있는 반도체 소자의 커패시터 제조 방법이 개시된다.
BACKGROUND OF THE INVENTION 1.
