BACKGROUND OF THE
The sputtering apparatus is a device that performs a predetermined coating operation by directly vaporizing the deposition material by the target collision phenomenon of the ionized inert gas and depositing it on the base material. The ionization of the inert gas takes place in the non-equilibrium discharge region, and the ionized gas strikes the cathode surface under the influence of the electric field, so the sputtering device uses a targert as the cathode, and in a vacuum vessel or under vacuum The base material is used as the anode. To perform the sputtering operation, a target is placed in a vacuum vessel and a constant pressure and voltage are applied to the target. This generates a plasma around the target and the cations present in the discharge region strike the target surface by electrical force. At this time, the kinetic energy of the charged cation is transferred to the atoms present on the target surface. If the delivered energy is greater than the binding energy of the atoms, the atoms of the target are released from the target. On the other hand, in the sputtering method, in order to use the magnetic force, the N pole and the S pole are formed with magnets or magnetrons on the back of the target to transform the movement of electrons from linear to spiral motion.
1 schematically shows a conventional sputtering apparatus, which corresponds to a case where a cylindrical base material is used as a vacuum container, and is disclosed as Patent Registration No. 183510.
Referring to the drawings, the
2 is a schematic cross-sectional view of a cathode installed in the
Referring to the drawings, the cathode 20 includes a
In the cathode for the sputtering apparatus having the structure as described above, although the gas supply pipe (not shown) is installed close to the

Another object of the present invention is to provide a cathode for a sputtering apparatus which can adjust the plasma density by adjusting the gas supply amount.
In order to achieve the above object, according to the present invention, the target is a coating material which is subjected to a cation price; A back plate disposed on a rear surface of the target to support the target; A shield surrounding and protecting the target and the back plate; A cooling channel extending to the rear surface of the back plate; A magnet ron disposed between the cooling channels; A sputtering device cathode comprising: the magnetron and an insulator surrounding a cooling channel at a lower portion of the shield, wherein the gas supply pipe having a gas outlet near the target is further integrally formed. A cathode is provided.
According to another feature of the invention, the gas supply pipe is installed through the insulator and the back plate, a gap is formed between the outer peripheral surface side surface of the target and the inner surface of the shield so that the gas flowing out of the gas supply pipe It flows out through the gap to the surface of the target.
Hereinafter, with reference to an embodiment shown in the accompanying drawings the present invention will be described in more detail.
3 shows a schematic cross sectional view of a cathode for a sputtering apparatus according to the invention.
Referring to the drawings, the
According to a feature of the invention, the
On the other hand, the supply flow rate of the gas through the
The cathode for the sputtering apparatus according to the present invention has an advantage of allowing the sputtering operation to be performed more efficiently. For example, the amount of gas used to perform the same sputtering operation is much lower than before, since the gas supplied from the
