The present invention relates to an insulated heater jacket, and more particularly, has a sheet-shaped heat generating portion having a heat generating element inside a flexible mat having good thermal conductivity and heat resistance and a hollow cylindrical structure located outside the heat generating portion. Semiconductor device manufacturing, chemical processing, plastics production, commercial food processing, equipment manufacturing, and other manufacturing industries, in particular liquids or gases need to be transported at certain temperatures with limited heating or cooling, or they prevent the solidification of evaporative materials Pipes, tubes, valve bodies, and two- or three-dimensional curvatures in a process or manufacture where it is necessary to prevent deposits on the inner surfaces of pipes, tubes, valve bodies, and other conduits as a result of solidification of the evaporative material. Heaters are often used to heat or insulate other conduits having a. The heater can be insulated from the surrounding atmosphere to reduce the amount of power required and to minimize the outside temperature of the heater being exposed so that the person touching the heater is not injured in an accident.
In general, processing processes of semiconductor substrates for manufacturing semiconductor devices use various process gases. Typically, in various chemical vapor deposition (CVD) and dry etching processes, phosphine (PH 3 ), silane (SiH 4 ), dichloro silane (SiH 2 Cl 2 ), ammonia (NH 3 ) and nitrogen oxides (N) 2 O) or other gas is used. In such a semiconductor processing process, when the process is completed, reaction by-products such as ammonia chloride gas (NH 4 Cl) are discharged from the process chamber through the exhaust line. When the exhaust line for transporting the reaction by-products is kept at room temperature, the ammonia chloride gas is solidified and precipitates and sticks to the wall of the exhaust line. As a result, the inner wall of the pipe is deposited with the solidified precipitated powder and the inner wall of the pipe or the tube is blocked and there is a risk of explosion accident.
For example, semiconductor manufacturing processes, such as low pressure chemical vapor deposition (LPCVD) and aluminum etching, include ammonium chloride gas (NH 4 Cl) or aluminum chloride gas (AlCl) in the outgassing that occurs in and exits the reaction process chamber. It generates a reaction by-product such as 3 ). Ammonium chloride gas can solidify and deposit, causing solid buildup on cold surfaces such as the inner surface of unheated pipes that carry gas to the exhaust or treatment zones, vacuum pumps, and other equipment. Such solid buildup in pipes, pumps, and other equipment downstream from the reaction process chamber can partially or even completely block the pipe, damage the pump and other equipment, reduce vacuum conductance, and use the pipe for the manufacturing process, Do not damage the pump, and other equipment functionally or inoperative. Solid buildup can also strip the pipe surface into thin pieces that can be a source of contamination in the manufacturing process. A low pressure chemical vapor deposition process, for example, depositing a coating of silicon nitride on a substrate wafer used to form a semiconductor chip, is of this type by generating a large amount of ammonium chloride gas as a by-product in the reaction chamber causing silicon nitride deposition. Causes solid build up. Ammonium chloride gas is typically sublimed at temperatures up to 100 ° C. at 300 millitorr. Once the ammonium chloride gas leaves the reaction chamber and cooled, sublimation of ammonium chloride causes the white crystals to form and build up on all unheated surfaces, such as inside pipes and pumps used in manufacturing systems. Sublimated ammonium chloride can peel off the reaction chamber into pieces and cause breakage, backflow into the reaction chamber, and contaminate the semiconductor substrate wafer in the reaction chamber. If such contamination occurs, the manufacturing system must be stopped while crystals are being cleaned from the system and clogged pipes and pumps must be cleaned or exchanged. In addition, substrate wafers or semiconductor chips become contaminated and useless and cannot be repaired or used.

In general, the heat insulation heater is composed of a heat insulating part of the heating element containing the heating wire electrically heated and the heat insulating material surrounding the outside of the heat generating portion. It will denature and eventually replace the adiabatic heater. In particular, in the case of the heat generating portion, the hot wire is often disconnected. The present applicant has filed an invention regarding a heat insulation heater jacket having a double hot wire structure in order to compensate for the problem caused by disconnection of the hot wire (Korean Patent Application No. 2005-34482). The heating element embedded in the
In addition, the thermal
